[발명의 범위]
본 발명은 실리콘 집적 회로 및 개별 소자(discrete device)에 관한 것으로서, 특히, 집적 회로 및 개별소자에서 금속 도체로 인한 모빌(mobile) 이온 오염을 억제시키는 것에 관한 것이다.
[발명의 배경]
금속 산화물 반도체 전계 효과 트랜지스터(이하 ″MOSFE″라고 함)는 시간 및 전압 바이어스에 따라 변하는 전기 특성을 갖는다는 것이 공지되었다.이러한 전기 특성의 변화는 전력용 MOSFET와 같은 큰 게이트 영역(gate area) MOSFET에서 특히 현저하게 나타난다. 예로서, MOSFET의 그러한 전기 특성중의 하나인 턴-온(turn-on) 전압 또는 임계 전압(threshold voltage)은 전형적인 필요 전압인 2볼트로부터 500mv에 걸쳐 변화되는 것으로 측정되었다. 이러한 변화량은 이러한 소자들을 이용하는 회로를 작동 불능하게 한다. 이러한 변화는 유전체내에 존재하는 모빌 이온에 의한 MOSFET의 모빌 이온 오염으로부터 발생된다는 것이 널리 알려졌다. 대표적으로 그러한 오염원은 MOSFET를 위해 게이트 절연체 재료로 사용되고 도한 집적 회로내의 인접 도체 사이에서 절연체로 사용되는 실리콘 산화물에서 발견되는 나트륨이온(Na+)이다.
실리콘 산화물 게이트 절연체내의 모빌 이온은 전하로 인해 해당하는 MOSFET의 임계 전압을 변화시킨다. 이러한 효과는 실예를 든 MOSFET(1)의 일부분을 도시하는 제3도를 참조하면 이해될 수 있다. 모빌 이온(Na+)은 여러 가지 소스(source)(그중의 하나는 아래에 기술될 금속 도체(6)이다)로부터 게이트 절연체(3)(예로서, 실리콘 산화물)를 통해 게이트(4)로 들어간다. 어떤 이온은 게이트(4)와 P-층내의 MOSFET(1)의 채널(도시되지 않음) 사이에 잔류된다. 모빌 이온의 전하는 게이트(4) 아래에 축적되어, MOSFET(1)를 턴-온시키기 위해 필요한 게이트 전압(임계 전압)을 음의 방향으로 이동시키는데, 즉, MOSFET(1)는 양의 바이어스 전압이 게이트(4)에 영구히 적용된 것같이 작동한다. 게이트(4) 아래의 모빌 이온(Na+)의 수는 MOSFET(1)에 적용된 바이어스 전압의 크기와 바이어스 전압이 적용되는 경과 시간에 따라 변한다. P-유리(phosphorus-doped glass)(5)는 위에 있는 층(도시되지 않음)으로부터 와서 P-유리(5)와 접촉되는 모빌 이온을 포착(제거)하기 위해서 게이트(4) 위에 증착되는데, 모빌 이온의 소스는 주로 오염된 제조 장비이다. 그러나, 모빌 이온의 제2소스는 MOSFET(1)의 n+소스(도는 드레인(drain))와 접촉되는 것으로 도시된 알루미늄 도체(6)이다. 도체(6)는 절연체(3)와 직접 접촉되므로, P-유리(5)는 도체(6)로부터 절연체(3)에 첨가된 모든 모빌 이온을 제거할 수 없다.
MOSFET(1) 제조에 있어서, 도체(6)용 알루미늄 소스는 고전류 밀도에서 알루미늄의 전기 이동을 감소시키기 위해 소량의 구리가 첨가된 알루미늄 타겟(target)이다. 또한 실리콘과 티탄같은 다른 금속이 알루미늄과 합금될 수도 있다. 알루미늄 타겟은 스퍼터링 장치내에서 사용되는데, 스퍼터링 장치내에서 알루미늄과 구리 타겟은 서서히 증발되고, 집적 회로 또는 개별 소자를 갖는 웨이퍼와 같은 제품상에 증착된다. 이 공정은 스퍼터링이라고 지칭된다. 스퍼터링에 사용되는 타겟 또는 챔버가 오염되며느 모빌 이온이 MOSFET(1)내로 유입된다. 한가지 종래 방법은 모빌 이온이 제품내로 유입되는 것을 최소화하기 위해 가능한 순수한 알루미늄-구리 합금 타겟을 사용되는 것이다. 그러나, 스퍼터링 챔버내의 오염은 여전히 존재하며, 합리적인 원가로 매우 높은 순도의 타겟을 얻는 것은 어렵다. 다른 방법은 도체(6)가 산화물, 즉, 절연체(3)와 접촉되지 않고, P-유리(5)는 도체(6)를 완전히 둘러사도록 제조 공정을 수정하는 것이다. 이 방법은 제조 공정을 복잡하게 하고 작동 가능한 소자의 생산량을 감소시키고 제조 원가를 증가시킨다.
집적 회로상의 모빌 이온 오염을 유해한 다른 효과는 집적 회로에서 인접 도체간에 실리콘 이산화물 절연체를 통하는 저전도도 경로가 형성되는 것이다. 이러한 효과는 특히 금속화 레벨이 다른 두 개의 도체가 교차할 때에 문제가 된다.
[발명의 요약]
본 발명에 따라, 반도체 소자내의 모빌 이온 오염의 효과는 원가의 현저한 증가없이, 또는 회로와 소자제조에 사용되는 공정 단계의 변화없이 감소된다.
본 발명의 이러한 이점 및 다른 이점은 집적 회로 또는 개별 소자와 같은 반도체 소장에서 금속 도체중의 적어도 하나가 모빌 이온 게터러(gettetet)를 포함하게 하므로써 얻어질 수 있다. 이러한 모빌 이온 게터러는 크롬 또는 이와 유사한 금속으로서 몰리브덴 또는 텅스텐과 같은 금속이 바람직하다. 이러한 이점은 반도체 소자상의 도체로 사용되는 금속내의 모빌 이온 게터러를 포함시키는 방법에 의해서 더 많이 얻어질 수 있다. 크롬은 금속 도체로부터 나온 모빌 이온 오염 물질이 소자의 절연층내로 확산되는 것을 감소시키는게터(getter)로서 작용한다.
또한, 이러한 이점은 금속 도체를 집적 회로에 인가하기 위한 장치와 그 장치에서 금속 소스에 인가할 때 성취될 수 있다.
이하, 본 발명을 첨부 도면을 참조하여 기술한다.
집적 회로 또는 개별 소자와 같은 반도체 소자에서 도체로부터의 모빌 이온 오염의 확산을 감소시키기 위해 금속을 반도체 소자에 증착시키기 전에 또는 증착시키는 동안에 게터링(gettering) 물질이 첨가된다. 첨가된 게터링 물질은 나트륨이옴(Na+)과 같은 모빌 이온 오염물을 제거하여 도체로부터 반도체 소자내로 확산되는 모빌 이온의 수를 감소시킨다. 게터링 물질은 본 명세서에서 모빌 이온 게터러 또는 게터링 금속으로 지칭된다. 모빌 이온 게터러를 도체에 첨가하지 않으면, 다수의 모빌 이온이 전술한 바와같이, 도체 사이의 저전도도 경로를 형성하거나, 또는 게이트와 채녈을 분리시키기 위해 절연층을 사용하는MOSFET의 임계전압을 변화시킨다. 알루미늄 또는 알루미늄-구리 합금 도체에 있어서는 도체내에서 모빌 이온을 제거하기 위해 도체에 소량의 크롬 또는 이와 DDB사한 금속을 첨가시키는 것이 바람직하다.
본 실시예에서, 모빌 이온이 MOSFET 내로 유입되는 것을 감소시키기 위해 크롬을 알루미늄 도체 또는 알루미늄-구리 함금 도체에 첨가시키는 것의 효과가 제1도에 도시되었다. 제1도의 곡선은 알루미늄-구리 합금 도체(약 0.5%의 구리)내의 크롬 양이 변화될 때 실제 MOSFET의 측정한 평균 임계 전압(Vt) 변화를 나타낸다. 실험된 MOSFET의 각각의 그롭은 공통 웨이퍼(common wafer)상에 형성되었고, 동일 구조(제3도에 도시한 것과 유사) 및 도체내의 동일한 크롬 함량을 가지며, 동일한 작동 시간 및 전압 바이어스하에 놓였다. 각 그룹에서 적어도 15개의 MOSFET를 측정하였다. 도시된 바와같이, 크롬이 대략 5중량 ppm(parts-per-million by weight) 이하로 알루미늄-구리 합금도체에 첨가되면, 평균 임계전압 변화는 200mV를 초과하는 것으로 측정되었다. 그러나, 약 25중량%ppm의 크롬이 알루미늄-구리 합금 도체에 첨가되면, 평균 임계 전압 변화는 20mV보다 적은 것으로 측정되었다.
몰리브덴 또는 텅스텐과 같이, 크롬의 화학적 특성과 유사한 화학적 특성을 갖는 금속은 모빌 이온 게터러로 사용될 수 있다. 도체내의 모빌 이온 제터링 금속의 농축도는 에칭성, 취성, 그리고 제조시 상황 및 전기적 상황에 의해 설정되는 도체의 최대 요구 저항에 의해 제한을 받게 된다. 예로서, 알루미늄의 도체의 저항률은 1.5㎛ 두께의 필름의 알루미늄 도체에 대해 예를들어 최대량인 4μohm-cm로 제한하는 것이 좋다. 이러한 제한은 고전류 밀도에서 도체의 최소 전압 강하를 보장한다. 상한치로서 예를들어 4μohm-cm 저항률을 사용하면, 그때 알루미늄 도체에 첨가될 수 있는 크롬의 양은 약7중량%로 제한하는 것이 좋다.
모빌 이온 게터링 금속은 웨이터상의 증착을 위한 금속 소스로 사용되는 알루미늄 또는 알루미늄 합금 타겟에 첨가되는데 즉, 미합중국 캘리포니아, 팔로 알토 소재의 배리언 어소시에이츠(Varian associates)사가 제작한 Model 3190스퍼터러와 같은 종래의 스퍼터러에 사용된 타겟내에 첨가된다. 그러나, 모빌 이온게터러를 가진 제2타겟은 증착 금속에 게터링 금속의 필요량을 주입시키기 위해 스퍼터러내의 종래의 알루미늄 또는 알루미늄-구리 합금 타겟과 연관되어 사용될 수 있다. 전형적인 복수 타겟 스퍼터러가 제2도에 도시되었다. 챔버(11)는 타겟(13,14)과 제품(15)(통상적으로 실리콘 웨이퍼)을 수용한다. 본 면세서에서의 목적을 위하여, 타겟(13)은 제품(15)상에 스퍼터링하기 위해 알루미늄, 알루미늄-구리, 알루미늄-실리콘 또는 알루미늄-실리콘-티탄 합금을 제공하며, 타겟(14)은 모빌 이온 게터러를 제공한다. 종래의 금속 도체에 모빌 이온 게터링 금속의 첨가를 허용하는 다른 금속 증착 장치와 방법 즉, 확산법 및 화학 증기 증착법이 사용될 수 있다.
Claims (10)
- 적어도 하나의 알루미늄 도체를 갖는 반도체 소자에 있어서, 상기 도체의 내부에 갖는 모빌 이온 게터러는 코롬인 것을 특징으로 하는 반도체 소자.
- 제1항에 있어서, 상기 알루미늄 도체내의 모빌 이온 게터러의 농축도는 최소한 약 5중량 ppm인 것을 특징으로 하는 반도체 소자.
- 제2항에 있어서, 상기 알루미늄 도채네의 모빌 이온 게터러의 농축도는 약 7중량%이하인 것을 특징으로 하는 반도체 소자.
- 제3항에 있어서, 상기 알루미늄 도체는 알루미늄-구리 합금인 것을 특징으로 하는 반도체 소자.
- 제4항에 있어서, 실리콘 이산화물을 포함하는 것을 특징으로 하는 반도체 소자.
- 집적 회로상에 적어도 하나의 알루미늄 도체를 형성시키는 단계를 포함하는 반도체 소자 제조 방법에 있어서, 상기 알루미늄 도체의 형성 단계는 크롬으로 된 모빌 이온 게터러를 내부에 가진 금속층을 증착시키는 단계를 특징으로 하는 반도체 소자 제조 방법.
- 제6항에 있어서, 상기 알루미늄 도체내의 모빌 이온 게터러의 농축도는 최소한 5중량 ppm인 것을 특징으로 하는 반도체 소자 제조 방법.
- 제7항에 있어서, 상기 알루미늄 도체내의 모빌 이온 게터러의 농축도는 약 7중량% 이하인 것을 특징으로 하는 반도체 소자 제조 방법.
- 제8항에 있어서, 상기 알루미늄 도체는 알루미늄-구리 합금인 것을 특징으로 하는 반도체 소자 제조 방법.
- 제8항에 있어서, 실리콘 이산화물을 포함하는 것을 특징으로 하는 반도체 소자 제조 방법.
