Abstract

본 발명은 자외선, X선, 전자선 등에 감응하는 포지형 및 네가형 포토레지스트의 감광제로 사용되는 새로운 알킬 술폰닐옥시 조페논계 화합물과 상기 화합물을 함유하는 새로운 화학증폭형 포토레지스트 조성물에 관한 것이다.
종래 화학증폭형 레지스트의 감광제로서는 오 니움 염(Onium Salt)이 주로 사용되어 왔으나 이들은 중금속을 함유하고 있어 잔유 중금속에 의한 안정성이 좋지 않은점, 단파장 빛에만 감응한다는점, 합성시 반응시간이 길다는점 등의 문제점을 내포하고 있었다.
본 발명의 목적은 포지형 및 네가형 포토레지스트 감광제로서 새로운 형태의 감광기를 도입한 알킬 술폰닐옥시 벤조페논계의 화합물을 제공하는데 있으며, 또한 상기 화합물을 함유하며 폴리(tert-부록시 카르보닐옥시 스틸렌)으로 이루어진 새로운 포토 레지스트 조성물을 제공하는데 있다.

Claims (2)

  1. 일반식(I)의 알킬 술폰닐옥시 벤조페논계 화합물.
    여기에서, R은 -CH3, -CF3, -CH2CH3이며, n과 m은 1∼5이다.
  2. 1종 이상의 일반식(I)의 알킬 술폰닐옥시 벤조페논계 감광제를 포함하며 폴리(tert-부톡시 카르보닐옥시 스틸렌)으로 이루어진 화학 증폭형 포토 레지스트 조성물.
