Claims (7)

  1. a)방향족 하이드록실 그룹을 2 내지 6개 함유한 화합물 ,b)환-치환된(o-나프토퀴논2-디아지드)-4-설폰산(디아조 화합물 D1) 및 c)더 이상 치환되지 않는 (o-나프토퀴논 2-디아지드)-4-또는 -5-설폰산(디아조 화합물 D2) 및 /또는 비감방사선상 유기산(화합물 Do)(여기서, D1: (D2및 /또는 Do) 몰비는 0.1:1 내지 30:1이다)으로 이루어진 에스테르인 감방사선성 화합물 1개 이상 및 물에는 불용성이지만, 알칼리성 수용액에는 가용성이거나 적어도 팽윤될 수 있는 수지계 결합제를 함유하는 감방사선성 조성물.
  2. 제1항에 있어서, 수지계 결합제가 노볼락, 폴리(비닐-페놀) 또는 폴리(비닐알킬페놀)을 포함하는 감방사선성 조성물.
  3. 제1항 또는 제2항에 있어서, 부가적으로 가교결합제, 염료, 균염제, 가소제, 접착 촉진제, 현상 촉진제 및/또는 계면활성제를 함유하는 감방사선성 조성물.
  4. 제1항 내지 제3항중 어느 한 항에 있어서, 결합제가 조성물의 고체 성분을 기본으로 15중량% 내지 99중량%의 양으로 존재하는 감방사선성 조성물.
  5. 제1항 내지 제4항중 어느 한 항에 있어서, 감방사선상 화합물이 조성물의 고체 성분을 기본으로 1중량% 내지 50중량%, 바람직하게는 3중량% 내지 35중량%의 양으로 존재하는 감방사선성 조성물.
  6. 층 지지체 및 필수적으로 제1항 내지 제5항중 어느 한 항에 따른 감방사선상 조성물로 이루어진 감방사선성층을 필수적으로 포함하는 감방사선성 기록물질.
  7. 제6항에 있어서, 층 지지체가 규소 또는 비소화갈륨 웨어퍼를 포함하고, 반도체 물질과 감방사선성 층사이에 도포된 1개 이상의 추가의 층을 함유하는 기록물질.
