Claims (1)
- 매립층(2)이 확산되고, n형 에피텍셜층(3)이 성장된 p형 기판(1)상에 p+형 확산영역(4) 및 ROX(5)로 소자를 분리하고, 공지와 같이 p형 베이스 영역(6)을 형성하며, NPN형 트랜지스터의 콜렉터 영역에 n+형 폴리실리콘을 입혀 드라이브인 확산한 후 전극을 형성할 부위에 알루미늄층(9)을 입혀 제조함을 특징으로 하는 I2L소자의 제조방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
