Abstract
본 발명의 기재된 실시예는 광 도파로로부터의 광파를 수광하고 상기 광파를 공통 지점으로 보내기 위한 광 도파로 및 광자 감지기와 같은 전자-광자 장치를 위한 광 연결기를 포함한다. 이러한 연결부를 제조하는 방법이 또한 기재된다.
Description
본 명세서에 개시된 실시예는 일반적으로 전자 장치(예컨대 반도체 장치)의 분야에 관한 것이고, 더욱 구체적으로 전자-광자 장치에 관한 것이다.
광 전송은 별도의 집적 회로 칩들 간의 통신(칩간 연결) 그리고 동일한 칩 상의 구성요소들 내에서의 통신(칩내 연결)을 위한 수단으로서 사용될 수 있다. 광전자 장치로도 알려지는 전자-광자 장치는 광을 공급(sourcing), 제어 및/또는 감지할 수 있는 전자 장치의 종류이다. 전자-광자 장치는 전자 및 광자의 기능을 모두 포함한다. 반도체 장치와 같은 전자 장치에 대한 더욱 부담이 큰 통신 대역폭, 에너지 소비량 및 성능 기준에 응하여, 광자 장치는 전자-광자 집적 회로로 불리는 한 형태의 전자-광자 장치를 형성하기 위한 광학/전기 회로와 점점 통합되고 있다.
예컨대, 반도체 산업에서, 광자 장치는 칩 내에서, 컴퓨터 보드의 칩들 사이에서 그리고 컴퓨터 보드들 사이에서의 통신을 포함하는 다수의 적용을 갖는다. 광학 상호연결을 통한 칩대칩 통신에서, 회로 보드 상의 각각의 칩은 광자 전자 송신기-수신기 회로와 통합될 수 있고, 2개의 칩은 광 도파로를 통해 동작가능하게 연결된다. 마찬가지로, 광 도파로는 통합 광학 소스와 광자 감지기 사이에서와 같은 칩 내의 구성요소를 연결하는데 사용될 수 있다. 전자-광자 장치의 또 다른 장점은, 광학 순전한 기능, 전기 순전한 기능 및 광전자 기능을 수행하는 소자가 상보성 금속 산화물 반도체(CMOS) 반도체 제조 공정과 같이 기존의 제조 공정을 사용하여 동일하거나 상이한 기판상에서 동시에 형성될 수 있는 것이다.
도 1은 종래의 전자-광자 장치(100)의 일 예시의 블록 다이어그램을 도시한다. 전자-광자 장치(100)는 단일 칩 또는 기판상의 집적 회로와 같은 소자 또는 별도의 기판상의 장치를 동작가능하게 연결하도록 사용될 수 있다.
전자-광자 장치(100)는 광 빔을 생성하도록 구성되는 광원(120)을 포함한다. 광원(120)은 예컨대 레이저(예컨대 하이브리드 실리콘 레이저 또는 갈륨 비소 레이저)와 같은 간섭성 광원, 간섭성 발광 다이오드(LED), 초발광 다이오드 또는 선행기술에 알려진 기타 적절한 광원과 같은 간섭성 광원이 될 수 있다. 간섭성 광원은 일관되고 동위상인(in-phase) 좁은 파장 대역을 통상적으로 갖는 광원이다. 광원(120)은 대략 1,200nm 내지 1,550nm의 범위의 파장을 갖는 광 빔을 출력하도록 구성될 수 있다.
광 도파로(130)는 PIN 정션을 갖는 광학 링 공진기와 같은 변조기(140)에 광원(120)의 광 빔을 연결한다. 변조기(140)는 수신된 전기 데이터(145)로 수광된 광 빔을 변조하고 또 다른 도파로(150)를 따라 변조된 광학 데이터를 출력한다. 변조기(140)는 광 빔이 동일한 전자-광자 시스템에서 또 다른 변조기(140)에 의해 먼저 변조될 경우, 또한 변조 없이 광 빔을 통과시킬 수 있다.
광자 감지기(160)는 변조된 광 빔을 수신하고 수집하도록 구성된 반도체 물질(162)(게르마늄(Ge), 실리콘 게르마늄(SiGe), 인듐 갈륨 비소(InGaAs), 인듐 프로스페이트(InP) 또는 기타 적절한 물질)을 포함한다. 전기 응답은, 변조된 광학 데이터의 파장의 에너지의 수신 직후 전기 응답을 생성하고 수신된 광학 데이터에 대한 외부 전기 연결을 제공하는 하나 이상의 전극(164)에 송신된다.
도 2a 및 도 2b는 광 도파로(150a, 150b)의 2개의 예시의 단면도를 개별적으로 도시한다. 광 도파로(150a, 150b)는 개별적인 내부 코어(152a, 152b) 및 외부 클래딩(154a, 154b)을 모두 포함한다.
광 도파로(150a)(도 2a)는 타원형상의 광 도파로이다. 광 도파로(150a)는 기타 광자 장치(예컨대, 광원(120), 광자 감지기(160) 등)이 형성되는 기판 또는 칩으로부터 분리된 단일 모드 또는 다중 모드 광 섬유 또는 기타 소자와 같은 광섬유로서 형성될 수 있는 대표적인 도파로이다. 외부 코어(154a)는 예컨대 실리콘 이산화물(SiO2) 물질이 될 수 있다. 예컨대, 내부 코어(152a)는 GeO2와 같은 불순물로 도핑된 SiO2와 같은 실리콘(Si) 물질이 될 수 있고 통상적으로 외부 클래딩(154a)에 비해 아주 작은 치수를 갖는다. 예컨대, 내부 코어(152a)는 대략 9㎛의 반경을 갖는 반면에, 외부 클래딩(154a)은 대략 125㎛의 반경을 가질 수 있다.
광 도파로(150b)(도 2b)는 직사각형의 도파로이다. 광 도파로(150b)는 실리콘 기판, 실리콘 온 인슐레이터(SOI) 기판 또는 인쇄 회로 기판(PCB)과 같은 반도체 상에서 리소그래피 공정을 사용하여 형성될 수 있는 전형적인 집적 광 도파로이다. 예컨대, 외부 클래딩(154b)의 역할을 하는 SiO2 기판상에 형성되는 집적 광 도파로(150b)는 예컨대 실리콘(Si) 물질로 형성된 직사각형 내부 코어(152b)를 가질 수 있다. 내부 코어(152b)는 대략 300nm의 직경을 가질 수 있고, 외부 클래딩(154b)은 광 도파로(150b)가 형성되는 더 큰 기판의 부분이고 대략 1㎛의 또는 잠재적으로 더 큰 직경을 가질 수 있다.
도파로(150a, 150b)를 통한 광 빔의 웨이브 가이딩(guiding)은 더 높은 굴절률 내부 코어(152a, 152b)와 더 낮은 굴절률 외부 클래딩(154a, 154b) 사이의 인터페이스에서의 광 빔의 전자기파의 내부 반사를 통해 일어난다. 내부 코어(152a, 152b)는 외부 클래딩(154a, 154b)을 형성하는 물질의 굴절률보다 더 높은 굴절률을 갖는 물질로 형성된다. 내부 코어(152a, 152b)이 굴절률은 외부 클래딩(154a, 154b)의 굴절률보다 다소 높을 수 있거나(예컨대, 1%) 더 높은 총 내부 굴절률(TIR)을 제공하기 위하여 상당히 더 높을 수 있다("높은 콘트라스트의 도파로"로 지칭됨). 예컨대, 내부 코어(152a, 152b)는 대략 3.5의 굴절률을 갖는 실리콘(Si) 물질로 구성될 수 있는 반면 외부 클래딩(154a, 154b)은 대략 1.5의 굴절률을 갖는 실리콘 이산화물(SiO2) 물질로 형성될 수 있다.
외부 클래딩(154a, 154b)이 내부 코어(152a, 152b)의 굴절률보다 낮은 굴절률을 갖는 임의의 물질로 형성될 수 있는 것이 이해되어야 한다. 예컨대, 대략 1.0의 굴절률을 갖는 대기는 Si 내부 코어를 갖는 광 도파로(150)를 위한 외부 클래딩으로서 사용될 수 있으므로 이 클래딩은 별도의 물질을 꼭 이용할 필요는 없다. 또한, 광 도파로(130, 150) 모두(도 1) 도 2a 및 도 2b와 연결되어 상기 기재되는 특성과 유사하거나 상이한 특성을 가질 수 있음이 이해되어야 한다.
도 3a 및 도 3b는 광 도파로(150)와 광자 감지기(160a, 160b) 사이의 광학 연결의 2개의 상면도를 도시한다. 도 3a는 광자 감지기(160a)에 버트 결합된 광 도파로(150)를 갖는 광자 감지기(160a)를 도시한다. 광자 감지기에 대한 버트 결합된 연결은 상호 연결을 위한 최소 길이를 요한다. 그러나, 광 도파로(150)와 광자 감지기(160a)의 반도체 물질 사이의 상이한 굴절률은 광 빔으로부터의 에너지가 광 도파로(150)로 다시 반사되는 것을 유도할 수 있다. 예컨대, 광 도파로(150)는 대략 1.5의 굴절률을 갖는 Si로 구성될 수 있는 반면, 광자 감지기(160a)는 예컨대 대략 4.34의 굴절률을 갖는 Ge로 구성될 수 있다. 이러한 반사는 "반사 손실(return loss)"로 알려지고 광자 감지기(160a)에 의해 수신되는 광학 신호의 강도를 감소시키는 것에 더하여 광원(120)의 동작을 방해할 수 있다(도 1).
도 3b는 광자 감지기 일부(160b1 및 160b2)로 구성되는 광자 감지기(160b)에 소산 결합된 광 도파로(150)를 갖는 광자 감지기(160b)를 도시한다. 광자 감지기 일부(160b1 및 160b2)는 광 도파로(150)를 둘러싸되 개별적으로 거리(d1, d2) 만큼 광 도파로(150)로부터 분리된다. 소산 결합에서, 광 도파로(150)는 광자 감지기 일부(160b1 및 160b2)에 근접하게 놓이므로, 광 도파로(150)의 광 빔의 송신에 의해 생성된 소산장(즉, 도 5b의 내부 코어(152b)과 외부 클래딩(154b) 사이의 경계에서 형성되는 근접장 정재파(standing wave))은 완전히 소실되기 전에 광자 감지기 일부(160b1 및 160b2)에 도달한다. 거리(dl, d2)는 광 도파로(150)로부터의 소산장의 강도가 광자 감지기 일부(160b1 및 160b2)에 의해 감지되기 전에 완전히 사라지지 않을 만큼 작아야 한다. 예컨대, 거리(dl, d2)는 대략 10㎛이하가 될 수 있다. 광 도파로(150)로부터의 소산장은 광학 감지기 일부(160b1 및 160b2) 상에서 전파하는 웨이브 모드를 유발하고, 그렇게 함으로써 광 도파로(150)로부터 광자 감지기 일부(160b1 및 160b2)로 웨이브를 연결(또는 결합)시킨다.
소산 결합 광자 감지기(160b)는 버트 결합된 광자 감지기(160a)보다 더 낮은 반사 손실을 갖되 통상적으로 버트 결합된 광자 감지기(160a)보다 더 긴 경로 길이(예컨대, 대략 50㎛ 이상)을 통상적으로 요구한다. 이것은 광자 감지기(160b)에 대하여 요구되는 풋프린트(footprint)를 증가시키므로 전자-광자 장치(100)(도 1)의 전체 크기를 증가시킨다.
따라서, 낮은 반사 손실을 갖되 짧은 경로 길이를 갖는, 광 도파로와 광자 감지기 사이의 광학 연결을 제공하는 것이 바람직하다.

이하의 상세한 설명에서, 본 발명의 다수의 실시예가 참조된다. 이러한 실시예는 당업자들이 이 실시예를 수행할 수 있게 하기 위한 충분한 상세와 함께 기재된다. 다른 실시예가 사용될 수 있고 다수의 구조적인, 논리적인 그리고 전기인 변화가 행해질 수 있음이 이해될 것이다. 게다가, 다수의 공정이 기재될 경우, 공정의 단계는 이 실시예들이 다르게 표시되지 않을 경우 구체적으로 기재된 방식 과는 다른 순서로도 발생할 수 있음이 이해되어야 한다.
본 명세서에 기재된 실시예는 광 도파로에 의해 발생하는 밴딩 손실(bending loss)로 알려진 현상을 유리하게 사용한다. 광 빔이 광 도파로에서 이동할 때, 소산파로도 불리는 근접장 정재파는 광 도파로의 내부 코어와 외부 클래딩 사이의 경계에서 형성된다. 밴드가 광 도파로에 발생할 때, 내부 코어와 외부 클래딩 사이의 경계의 외부에 위치된 소산파의 부분은 동일한 각 속도(angular velocity)를 유지하기 위하여 내부 코어의 내부에 위치된 웨이브의 일부보다 더 빠르게 이동해야 한다. "임계 반경"으로 지칭되는 지점에서, 소산파는 도파로의 내부의 웨이브의 일부와 동일한 각 속도를 유지하기 위하여 개별적인 매체에서 충분히 빠르게 이동할 수 없고, 이러한 부분의 에너지는 굴곡진 도파로로부터 벗어난 방사상 방향으로 도파로로부터 바깥으로 전파한다.
밴딩 손실은 통상적으로 광 도파로 설계의 장애물로 고려된다. 그러나, 이하에서 기재된 실시예는 광 도파로와 광자 감지기 사이의 연결을 제공하기 위하여 이러한 현상을 악화시키고 그 장점을 취한다.
도 4는 광 도파로(410)와 광자 감지기(420) 사이의 광학 연결(400)의 상면도를 도시한다. 광학 결합(400)은 예컨대 실리콘 기판과 같은 기판, 실리콘 온 인슐레이터(SOI) 기판, 실리콘 이산화물(SiO2) 기판 또는 인쇄 회로 기판(PCB) 상에서 형성될 수 있다. 대안으로, 광학 연결(400)의 소자는 다수의 별도 기판(예컨대, Si, Si02, SOl, 또는 적절한 기판) 상에서 형성될 수 있다.
광 도파로(410)는 내부 코어(412) 및 외부 클래딩(414)을 포함하고 기판(예컨대, 광자 감지기(420))으로 통합될 수 있거나 예컨대 단일 모드 또는 이중 모드 광 섬유가 될 수 있다. 내부 코어(412)는 예컨대 Si 물질로 구성될 수 있고 대략 300nm의 폭을 가질 수 있다. 외부 클래딩(414)은 예컨대 SiO2로 형성될 수 있다. 내부 코어(412)는 알려진 공정을 사용하여 외부 클래딩(414)에서 패터닝될 수 있다.
광자 감지기(420)는 이하에서 기재되는 바와 같이 광 도파로(410)로부터 광학 웨이브를 수용한 직후 전기 응답을 생성하는, 게르마늄(Ge), 실리콘 게르마늄(SiGe), 인듐 갈륨 비소(InGaAs), 인듐 프로스페이트(InP) 또는 기타 적절한 물질과 같은 반도체 물질로 구성된다. 광자 감지기(420)는 예컨대 알루미늄, 구리 또는 티타늄과 같은 금속으로 구성될 수 있는 적어도 하나의 전극(430)을 포함한다. 광자 감지기(420)는 웨이퍼 본딩 및 상보성 금속 산화물 반도체(CMOS) 반도체 제조 공정과 같은 기타 기존의 제조 공정을 사용하여 제작될 수 있다.
광 도파로(410)의 동작가능하게 연결된 단부는 곡률(r1)의 상응하는 반경을 갖는 θ1의 각도에서 굴곡진다. 광 도파로(410)의 굴곡진 부분은 리소그래피 공정을 사용하여 형성될 수 있다. 곡률(r1)의 반경은 광 도파로(410)의 곡선을 따라 일정할 수 있거나 대안으로 각도(θ1)의 함수에 따라 달라질 수 있다. 곡률(r1)의 반경이 충분히 작아서(즉, "임계 반경"과 동일하거나 그 미만) 광 도파로(410)의 충분히 날카로운 곡선을 생성할 경우, 광학 도파로(410)로부터의 소산파는 광 도파로(410)를 남기고 광자 감지기(420)를 향해 방사상으로 전파한다. 도파로(410)의 임계 반경은 내부 코어(412)의 폭 및 내부 코어(412) 및 외부 클래딩(414)에 대한 물질 및 개별 굴절률에 의존할 것이다. 예컨대 300nm 폭 Si 내부 코어(412) 및 SiO2 외부 클래딩을 포함하는 광 도파로(410)에 있어서, 반경(r1)은 1㎛와 동일하거나 그 미만이 될 수 있다.
도 5는 광학 연결(400)에서 광 도파로(410)로부터 광자 감지기(420)로 방사상으로 전파하는 소산파의 경로의 상면도를 도시한다.
광자 감지기(420)를 형성하도록 사용되는 반도체 물질은 공통 지점(예컨대, 전극(430))에 전파된 소산파를 반사하도록 성형될 수 있다. 반도체 물질은 예컨대 전극 빔 리소그래피와 같은 리소그래피 공정 또는 에칭 기법을 사용하여 성형될 수 있다. 광자 감지기(420)의 반사 에지(425)는 바람직하게는 광 도파로(410)로부터 약 5㎛ 내지 15㎛의 범위에 해당하고, 전파된 소산파의 파장에 대한 적절한 경로 길이를 제공하면서 컴팩트한 광자 감지기(420)를 허용한다.
광자 감지기(420)에 의해 수신된 방사상 전파된 소산파는 에지(425)로부터 전극(430)으로 향하여 실질적으로 일정한 각(θ2)에서 반사될 수 있다. 예컨대, 광자 감지기(420)의 반사 에지(425)는 전극(430)을 향해 대략 20°의 각도로 소산파를 반사하도록 성형될 수 있다. 다른 실시예에서, 각(θ2)은 광 도파로(410)로부터 그 거리의 함수만큼 변화할 수 있다. 광 도파로(410)에 비교적 가까운(즉, 10㎛ 이내의) 전극(430)을 위한 공통 지점을 선택하는 것은 복잡한 반사 시점이 요구되지 않으므로 더 스무스한 반사 에지(425)를 허용한다.
광 빔의 반사도를 더욱 촉진하기 위하여, 광자 감지기(420)는 주변 기판보다 더 높은 굴절률을 갖는 물질로 구성될 수 있다. 예컨대, 대략 4.34의 굴절률을 갖는 게르마늄(Ge) 광자 감지기(420)는 대략 1.5의 굴절률을 갖는 SiO2의 기판에서 사용될 수 있다. 기타 물질은 또한 InP, SiGe, GaA 및 기타 적절한 물질과 같이 광자 감지기(420)를 형성하기 위하여 사용될 수 있다.
도 6은 광자 감지기(520)의 또 다른 실시예의 광학 연결(500)의 광학 경로의 상면도를 도시한다. 광자 감지기(520)는 밴딩 손실로 인한 광 도파로(410)로부터 방사상으로 전파된 소산파를 반사하기 위하여, 도 4와 연결되어 상기 기재된 에지(425)에 유사한 성형된 반사 에지(525)를 포함한다. 게다가, 광자 감지기(520)의 최하위 부분은 내부 코어(414)로부터 광자 감지기(520)에 임의의 남아있는 광 빔을 결합하기 위하여, 광 도파로(410)의 말단 지점(418)에 버트 결합된다. 광 빔은 광자 감지기(520)의 반사 에지(527)로부터 반사되고 공동 지점(예컨대 전극(430))에 도달하기 전에 여러 번 반사될 수 있다. 광자 감지기(520)는 웨이퍼 본딩 및 상보성 금속 산화물 반도체(CMOS) 반도체 제조 공정과 같은 기타 기존의 제조 공정을 사용하여 제작될 수 있다.
도 4 내지 도 6과 관련하여 기재된 바와 같은 광 도파로(410) 및/또는 광자 감지기(420/520)를 포함하는 광학 연결은 다수의 전자-광자 장치에서 사용될 수 있다. 예컨대, 광학 연결은 다수의 메모리 소자(예컨대, 하나 이상의 코어 또는 DRAM, SDRAM, SRAM, ROM 또는 기타 형태의 고체 상태 또는 정적 메모리 소자)에 연결하기 위하여 적어도 하나의 광원(120) 및 변조기(140)(도 1)를 포함하는 칩내 또는 칩간 시스템과 함께 사용될 수 있다.
상기 기재 및 도면은 본 명세서에 기재된 특징 및 장점을 성취하는 특정 실시예의 설명적인 것으로만 고려되어야 한다. 특정 공정, 구성요소 및 구조에 대한 변형 및 추가가 가능하다. 예컨대, 상기 실시예와 관련하여 구체적으로 기재된 반도체 물질 및 메모리 소자를 제외한 반도체 물질 및 메모리 소자의 적절한 형태가 사용될 수 있음이 이해되어야 한다. 따라서, 본 발명의 실시예는 상세한 설명 및 도면에 의해서가 아닌 오직 첨부된 청구항의 범위에 의해서만 한정되는 것으로 고려되어야 한다.
Claims (19)
- 광 연결기로서,
광 빔을 운반하도록 구성된 광 도파로; 및
상기 광 도파로에 동작가능하게 연결된 광자 감지기를 포함하고,
상기 광 도파로는 상기 광 빔에 상응하는, 방사상으로 전파하는 소산파를 상기 광자 감지기에 방출하도록 구성된 곡선 부분을 포함하는, 광 연결기. - 청구항 1에 있어서, 상기 광자 감지기는 상기 방사상으로 전파하는 소산파를 공통 지점에 반사하도록 형성되는 적어도 하나의 반사 에지를 포함하는, 광 연결기.
- 청구항 2에 있어서, 상기 공통 지점은 전극의 위치인, 광 연결기.
- 청구항 1에 있어서, 상기 광 도파로는 제 1 굴절률을 갖는 물질로 구성된 내부 코어 및 제 2 굴절률을 갖는 물질로 구성된 외부 클래딩을 포함하는, 광 연결기.
- 청구항 4에 있어서, 상기 제 1 굴절률은 상기 제 2 굴절률보다 큰, 광 연결기.
- 청구항 4에 있어서, 상기 내부 코어는 대략 300nm 내지 500nm의 범위의 폭을 갖는, 광 연결기.
- 청구항 6에 있어서, 상기 광 도파로의 곡선 부분은 대략 1㎛의 곡률 반경을 갖는, 광 연결기.
- 청구항 4에 있어서, 상기 내부 코어는 실리콘을 포함하고 상기 외부 클래딩은 실리콘 다이옥사이드를 포함하는, 광 연결기.
- 청구항 1에 있어서, 상기 광 도파로 및 상기 광자 감지기는 공통 기판 상에서 통합되는, 광 연결기.
- 청구항 9에 있어서, 상기 광 도파로는:
상기 공통 기판 상에 형성된 제 1 물질로 구성된 외부 클래딩; 및
상기 제 1 물질에 형성된 제 2 물질로 구성된 내부 코어를 포함하는, 광 연결기. - 청구항 2에 있어서, 상기 광 도파로는 상기 광 감지기의 일부에 버트 결합(butt-coupled)되는 말단부(terminal end)를 더 포함하는, 광 연결기.
- 청구항 11에 있어서, 상기 광 도파로의 말단부에 버트 결합된 광자 감지기의 일부는 상기 말단부로부터 상기 공통 지점으로 제외된 광 빔을 반사하도록 구성된 제 2 반사 에지를 포함하는, 광 연결기.
- 광자 감지기로서,
광 에너지 파를 수광하도록 구성된 반도체 물질을 포함하고,
상기 반도체 물질은 공통 지점에 복수의 수광된 광 에너지 파를 반사하도록 형성된 적어도 하나의 반사 에지를 포함하는, 광자 감지기. - 청구항 13에 있어서, 상기 공통 지점은 상기 광자 감지기내에 위치된 적어도 하나의 전극을 포함하는, 광자 감지기.
- 청구항 13에 있어서, 상기 광자 감지기는 대략 5㎛ 내지 15㎛의 범위의 폭을 갖는, 광자 감지기.
- 청구항 13에 있어서, 상기 광자 감지기는:
게르마늄;
실리콘 게르마늄;
인듐 갈륨 아세나이드; 및
인듐 포스페이트(indium phosphate) 중 적어도 하나를 포함하는, 광자 감지기. - 광 연결기 형성 방법으로서,
기판상에 클래딩 물질을 제공하는 단계;
상기 클래딩 물질에 광 도파로의 내부 코어를 패터닝하는 단계 - 상기 내부 코어는, 상기 내부 코어에 의해 운반된 광 빔에 상응하는 방사상으로 전파하는 소산파를 방출하도록 구성된 곡선 부분을 포함함 - ; 및
광자 감지기를 형성하는 단계 - 상기 광자 감지기는 공통 지점에 상기 방사상으로 전파된 소산파를 반사하도록 형성되는 적어도 하나의 반사 에지를 포함함 - 를 포함하는, 광 연결기 형성 방법. - 청구항 17에 있어서, 상기 공통 지점에 전극을 형성하는 단계를 더 포함하는, 광 연결기 형성 방법.
- 청구항 17에 있어서, 상기 내부 코어를 패터닝하는 단계는 대략 300nm 내지 500nm의 범위의 폭 및 대략 1㎛ 이하인 곡률 반경을 갖는 실리콘 내부 코어를 패터닝하는 단계를 포함하는, 광 연결기 형성 방법.
