Abstract
본 발명은, 고성능 펄스 마그네트론 스퍼터링(HPPMS) 또는 고성능 임펄스 마그네트론 스퍼터링(HIPIMS)에 의한 고이온화 물리적 기상 증착(PVD) 기술을 이용하여 황동광 태양 전지 흡수층 상에 적어도 하나의 안정하고 투명한 도전성 층 시스템을 증착하는 방법, 태양 전지 및 상기 방법의 용도에 관한 것이다.
Description
본 발명은 고성능 펄스 마그네트론 스퍼터링(high power pulsed magnetron sputtering: HPPMS) 또는 고성능 임펄스 마그네트론 스퍼터링(high power impulse magnetron sputtering: HIPIMS)에 의한 고이온화 물리적 기상 증착(physical vapour deposition: PVD) 기술을 이용하여 황동광(chalcopyrite) 태양 전지 흡수층 상에 적어도 하나의 안정하고 투명한 도전성 층 시스템을 증착하는 방법에 관한 것이다.
황동광 태양열 흡수층(간단히 흡수층) 상에 전면 접점(front contact) 층 및 버퍼층을 생성하기 위한 현재의 방법에서는, 밀봉되지 않은(non-encapsulated) 모듈 상에서의 고습 고온 시험을 통한 시험에 있어서, 습기의 영향 하에서 열화 (degradation)로 이어지게 되는 전면 층 시스템의 부적당한 안정성이라는 문제점이 발생된다. 고습 고온 안정성은, 태양 전지 또는 층을 증가된 온도 및 공기 습도 (air humidity) 하에 둔 후에 전면 접점 층의 층 저항(layer resistance) 또는 태양 전지의 효율을 측정함으로써 측정될 수 있다.
부적당한 안정성은 특히 거칠은 흡수층 표면에 기인하여 유발된다. 그러한 흡수층 표면 상에 증착되는 층은 상기 표면을 완전히 덮지 못하며 이에 따라 불안정성이 초래된다.
투명한 전면 접점으로서 ZnO:X(X는 산화물을 도핑하기 위한 예를 들어 Al, Ga 및 In과 같은 원소를 나타냄)를 갖는 황동광 반도체에 기초한 밀봉된 태양열 모듈은 고효율 및 양호한 안정성을 갖는다. 이들 모듈은 증가된 온도 및 공기 습도(고습 고온 시험, 85% 습도, 85℃)에서의 인공 에이징(ageing) 시험을 통과하고, EN/IEC 61646에 따라 확인될 수 있다.
그러나, 밀봉되지 않은 모듈의 경우에는, 현저한 열화가 관찰된다[참조: Klenk, TCO for Thin-film Solar Cells and Other Applications I-II, workshop, Freyburg/Unstrut(2005) p. 71 and 79]. 열화의 증가는 근본적으로 ZnO:X 층의 표면 저항의 증가에 기인하는 것으로 볼 수 있다[참조: Klaer, Proc. 19th European Photovoltaic Solar Energy Conf., Paris(2004) 1847].
이종 접점(heterocontact)의 생성을 위하여, CdS 층이 황동광 태양 전지 내에 표준으로서 사용된다. 이러한 목적을 위하여, CdS는 양호한 밴드 및 그레이팅 적합성(band and grating adaptation)을 갖는다. 광전류(photocurrent)의 손실로 이어지는 낮은 밴드 갭은 바람직하지 않다. 이러한 이유로, 상기 CdS 층은 두꺼운 (~ 800 nm) ZnO 전면 접점 층과 결합하여 얇게(~ 40 nm) 도포된다[참조: Potter, Proc., 18th IEEE Photovoltaic Specialists Conf., Las Vegas(1985), 1659]. 이는매우 얇은 층들의 경우에도 최적의 덮음을 보장하는 화학적 전해조 증착(chemical bath deposition: CBD)에 의하여 일어난다.
태양 전지의 안정성을 향상시키기 위하여, 진성(intrinsic) ZnO 층(i-ZnO)이 CdS와 도핑된 ZnO:X 층 사이에 도포된다. 향상된 고습 고온 안정성은 별개로 하고, 상기 i-ZnO 층은 전기적인 태양 전지 파라미터에 영향을 미치지 않는다(참조: Ruckh et al. 25th IEEE Photovoltaic Specialists Conf.(1996) 825; Kessler et al. 16th European Photovoltaic Solar Energy Conf.(2000) 775). 상기 i-ZnO가 없어도, 동일한 효율이 얻어진다(참조: Ramanathan et al. 31st IEEE Photovoltaic Specialists Conf.(2005)).
예를 들어 흡수층 내의 핀홀(pinhole)과 같은 국부 결함은, 만일 그들이 상기 전방 접점과 직접 접촉되는 경우, 단락을 유발한다(참조: Rau 0l et el. Thin Solid Films 387,(2001) 141).
밀봉되지 않은 태양열 모듈은, 고습 고온 시험 후에, 즉 거칠은 흡수층 상에 TCO 층을 증착하는 동안에 생성되는 매크로 결정 경계(macrograin boundaries)(공동)에 주로 기인하는 현저한 열화가 있는 날짜가 기록되어야 한다. 따라서, 유리 또는 실리콘과 같은, 평탄한 기판 상에 증착된 TCO 층은 어떠한 열화도 나타내지 않는 반면, 텍스쳐된(textured) 실리콘 웨이퍼 상의 층은 동일한 시험 조건 하에서 현저한 열화를 나타낸다. 이러한 사실은, 거칠은 흡수층 표면에 의하여 유발되는 ZnO:X의 파괴된 마이크로 구조(공동)에 기인하는 것으로 볼 수 있다(참조: Klenk et al. and Menner et al., TCO for Thin-film Solar Cells and Other Applications III, Workshop Freyburg/Unstrut(2005) p. 79 and p. 71).
큰 종횡비(aspect ratios)를 갖는 구조가 고이온화 스퍼터링에 의하여 공동 없이 생성될 수 있다는 것이 쿠츠네소브(Kouznetsov) 등에 의하여 밝혀졌다(참조: Surface and Coating Technologies 122(1999) 290).
따라서, 본 발명의 목적은, 습기 및/또는 열의 영향 하에서 개선된 안정성(고습 고온 안정성)을 갖는 전면 접점 층 또는 버퍼층을 갖는 태양 전지의 생산을 가능하게 하는 방법을 제공하는 것이다.
상기 목적은 특허청부범위 청구항 1의 특징을 갖는 방법에 의하여 달성된다. 본 발명에 따라 생산될 수 있는 태양 전지는 청구항 17에 제시한다. 상기 방법을 사용하기 위한 가능성은 청구항 18에 기재한다. 본 발명의 종속항은 유리한 개선을 나타낸다.
본 발명에 따라, 빛의 흡수를 위한 적어도 하나의 흡수층을 갖는 태양 전지 상에 적어도 하나의 투명한 도전성 산화층을 증착하기 위한 방법이 제공되고, 산화층의 증착은 펄스 마그네트론 스퍼터링 방법에 의하여 수행된다.
펄스 주파수는 적어도 100 Hz의 범위, 바람직하게는 100 내지 1,000 Hz, 특 히 바람직하게는 100 내지 500 Hz의 범위를 갖는다. 듀티 사이클(duty cycle)은 5% 이하이다. 펄스 길이는 200 ㎲ 이하, 특히 바람직하게는 10 내지 200 ㎲, 더욱 바람직하게는 30 내지 150 ㎲ 이다.
상기 스퍼터링 방법은 바람직하게는 고성능 펄스 마그네트론 스퍼터링(high power pulsed magnetron sputtering: HPPMS) 및/또는 고성능 임펄스 마그네트론 스퍼터링(high power impulse magnetron sputtering: HIPIMS)이다.
상기 방법의 유리한 실시예에서, 입자 비임의 전력 밀도는 적어도 0.5 kW/㎠, 바람직하게는 적어도 0.75 kW/㎠, 매우 바람직하게는 적어도 1 kW/㎠ 이다.
이러한 타입의 진공 증착 방법을 사용함으로써, 층-형성 입자가 코팅될 기판 상에 충돌할 때, 층 형성 입자의 높은 이온화도 및/또는 증가된 운동 에너지가 얻어지고, 그 결과, 기판 표면 상에 흡착된 종들(species)의 증가된 이동도 (mobility)가 보장된다.
따라서, 결함의 형성, 특히 코팅될 흡수층의 결정 경계에서의 매크로 결정 경계의 성장이 억제된다. 결과적으로, 거칠은 기판 상에 증착된 TCO 층의 증가된 안정성이 고습 고온 시험에서 얻어질 수 있다.
개선된 고습 고온 안정성은, 모듈의 밀봉에 대한 요구가 감소될 수 있기 때문에, 즉, 밀봉에 따른 비용의 절약이 가능하기 때문에, 태양열 모듈의 산업적인 제조에 있어서 중요한 장점을 제공한다. 특히, 예를 들어 폴리머 필름 및 금속 호일과 같은 가요성(flexible) 기판 상에 태양열 모듈을 생성하는 경우에는, 유리에 의한 밀봉이 불가능하고 가요성을 유지하기 위하여 대신에 호일 또는 박층 밀봉 수 단을 이용하여야 하기 때문에, 상기 개선된 고습 고온 안정성은 이점을 제공하게 된다.
본 발명의 바람직한 실시예에서, 상기 산화층은 태양 전지의 전면 접점 층으로서 도포되고, 즉, 상기 층은 태양 전지의 상부 밀봉층을 형성한다. 상기 전면 접점 층은, 스퍼터링 공정이 얼마 동안 실시될 것인가에 따라, 1 nm 내지 200 nm, 바람직하게는 100 nm 내지 1.5 ㎛, 바람직하게는 300 nm 내지 1,000 nm, 특히 바람직하게는 400 nm 내지 800 nm의 두께로 도포된다.
바람직하게는, 상기 스퍼터링 공정에 의하여 전면 접점 층이 형성되도록 하는 재료는 아연 산화물, 인듐 산화물, 주석 산화물, 아연-주석 혼합물(주석산염), 티타늄 산화물 및/또는 그들의 혼합물로 구성되는 그룹으로부터 선택되는 산화물을 포함한다.
또한, 사용되는 산화물 재료가 도핑되면, 전도성을 증가시키고 그리고/또는 비전기 특성(specific electrical properties)을 조절하는 것이 바람직하다. 본 발명에 따라, 도핑은 특정 도핑 재료에 한정되지는 않지만, 원하는 결과에 따라 당 업계에서 통상의 지식을 가진 자에게 알려진 재료로부터 선택되고, 바람직한 도핑 재료는 알루미늄, 갈륨, 인듐, 붕소, 불소, 안티몬, 니오븀 및/또는 그들의 혼합물들이다. 상기 도핑은 당업계에서 통상의 지식을 가진 자에게 공지된 방식으로 수행되고 사용되는 산화물 매트릭스에 따라 선택된다. 예를 들어, 아연 산화물 매트릭스에 대하여는, 바람직하게는 Al, Ga, In 및/또는 B가 도펀트로서 사용된다. 인듐 산화물 매트릭스에 대해서는, 바람직하게는, 주석(ITO) 또는 아연(IZO)을 사용하는 것이 가능하지만, 순차적으로 주석 산화물은 바람직하게는 F 및/또는 Sb 원소로 도핑된다. 마지막으로 티타늄 산화물은 대체로 도펀트로서 Nb가 제공된다.
본 발명의 유리한 전개에 있어서, 도핑도(degree of doping)는 0.2 내지 5 원자% 이다.
본 발명의 대안적인 유리한 실시예에서, 상기 산화층은 흡수층과 그 상부에 위치되는 다른 층 사이에 버퍼층으로서 구성된다. 본 발명에 따라, 첫번째로 상기 버퍼층이 흡수층 상에 도포되고, 이어서 적어도 하나의 다른 층이 버퍼층 위에 증착되어, 버퍼층이 흡수층과 다른 층 사이에 둘러싸이는 것을 알 수 있다. 물론, 이러한 대안적인 실시예에서도 전면 층으로서 층을 도포하는 것과 관련하여 기술한 바와 동일한 장점이 얻어진다.
원칙적으로, 상기 버퍼층의 임의의 두께가 본 발명에 따른 방법에서 설정될 수 있지만, 바람직하게는 버퍼층은 1 nm 내지 200 nm 사이, 바람직하게는 10 내지 100 nm 사이, 매우 특별히 바람직하게는 10 내지 50 nm 사이의 두께로 도포된다.
흡착된 종들의 증가된 이동도에 기인하여, 얇은 버퍼층(d < 100 nm) 특히 50 nm 이하의 층 두께를 갖는 층의 경우에서도, 흡수층의 엠보싱된(embossed) 3-차원 구조를 완전히 덮는 것이 가능하게 된다. 결과적으로, 적당한 헤테로 전이 (heterotransition)가 이루어진다.
특히, 상기 버퍼층이 인듐, 텅스텐, 몰리브덴, 아연, 마그네슘, 인듐 산화물, 아연-마그네슘 산화물과 같은 원소의 설파이드(sulphides) 및/또는 셀레니드(selenides) 및/또는 그들의 혼합물로 구성되는 그룹으로부터 선택되는 재료를 포함하는 경우, 결과적으로 유리한 결과가 얻어진다. 예를 들어, 혼합물 아연-마그네슘 설파이드 및/또는 셀레나이드를 들 수 있다.
본 발명에 따른 방법을 적용함으로써, 버퍼층 내에서의 카드뮴의 사용이 배제될 수 있다는 다른 장점이 시험 결과 밝혀졌다. 화학적 전해조 증착에 의하여 생성되는 CdS 층의 제거는, 한편으로는 흡수층의 생성과 TCO 증착 사이에서 모듈이 대기압 하에 놓여질 필요가 더 이상 없기 때문에, 태양열 모듈의 제조에 있어서 실질적인 단순화가 이루어진다는 장점을 제공한다. 다른 한편으로는, 다른 재료를 사용함으로써 Cd를 포함하는 층의 사용이 배제될 수 있다.
태양 전지가 황동광으로 형성되는 흡수층을 갖는 경우, 본 발명에 따른 방법은 특히 유리하게 적용될 수 있다. 본 발명에 따른 흡수층은 또한, PV 흡수층, 특히, 거친 흡수층을 포함하고, 또한 CIGS, CdTe, 비정질 Si, 미세정질 (microcrystalline) Si와 같은 또는 폴리-실리콘 또는 단결정 실리콘으로 형성되는 박층 흡수층을 포함할 수 있다.
본 발명에 따라, 태양 전지가 마찬가지로 제공되고, 태양 전지는 적어도 전면 접점 층 및/또는 버퍼층이 상기한 바와 같은 방법에 따라 제조되는 것을 특징으로 한다.
상기 방법을 본 발명에 따라 사용하는 하나의 목적은 태양 전지의 제조와 연관된다.
본 발명은 이어지는 실시예를 참조하여 더욱 상세히 설명되고, 본 발명은 여기에 구현되는 특별한 실시예로 한정하지 않는다.
실시예
상기 방법을 시험하기 위하여, ZnO:Al 층이 HPPMS 발생기에 의하여, 유리/Mo/Cu-In-Ga-S 흡수층/CdS/i-ZnO의 층 구조를 갖는, 10 x 10 ㎠의 포맷의 인도된 미니 모듈 상에 도포되었다. 동일한 흡수층이 시험 기관(testing institute)에 의하여 최적화된 표준 DC 스퍼터링된 ZnO:Al 층으로 마찬가지로 제공되었다. 양 층은 동일한 ZnO-Al 층 두께를 갖는다. 이어서, 제조된 밀봉되지 않은 미니 모듈에 대하여 고습 고온(85℃에서 85% 상대 습도)시험이 행해졌다.
표면 저항 또는 효율에 있어서의 변화의 결과를 표 1에 나타낸다.

표 1로부터, HPPMS 기술에 의하여 최적화되지 않은 조건 하에서 제조된 ZnO:Al 층이 개선된 고습 고온 안정성을 나타낸다는 것을 알 수 있다. 상기 시험은 DIN EN 61646, 특히 20 페이지에 따라 수행되었다.

- 적어도 하나의 흡수층을 갖는 태양 전지 상에 적어도 하나의 투명한 도전성 산화층을 증착하는 방법에 있어서,상기 증착이 적어도 100 Hz의 펄스 주파수를 갖는 펄스 마그네트론 스퍼터링 방법에 의하여 수행되는 것을 특징으로 하는, 적어도 하나의 흡수층을 갖는 태양 전지 상에 적어도 하나의 투명한 도전성 산화층을 증착하는 방법.
- 제1항에 있어서, 상기 펄스 주파수가 100 Hz 내지 1,000 Hz의 범위, 바람직하게는 100 Hz 내지 500 Hz의 범위를 갖는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 펄스 길이가 200 ㎲ 이하, 바람직하게는 10 내지 200 ㎲, 특히 바람직하게는 30 내지 150 ㎲인 것을 특징으로 하는 방법.
