Abstract
다층형순응성 기판들을 갖는 비-평면형 반도체 디바이스들 및 이러한 비-평면형 반도체 디바이스들을 제조하는 방법들이 설명된다. 예를 들어, 반도체 디바이스는 반도체 기판 위에 배치되는 반도체 핀을 포함한다. 반도체 핀은, 제1 격자 상수(L1)를 갖는 제1 반도체 재료로 조성되는 하부 부분을 갖고, 제2 격자 상수(L2)를 갖는 제2 반도체 재료로 조성되는 상부 부분을 갖는다. 반도체 핀의, 하부 부분 상에는 아니고, 상부 부분 상에 피복 층이 배치된다. 피복 층은 제3 격자 상수(L3)를 갖는 제3 반도체 재료로 조성되며, 여기서 L3 > L2 > L1이다. 피복 층의 채널 영역 상에 게이트 스택이 배치된다. 채널 영역의 양측 상에 소스/드레인 영역들이 배치된다.
Description
본 발명의 실시예들은 반도체 디바이스들 및 처리의 분야에 관한 것으로, 특히, 다층형 순응성(compliant) 기판들을 갖는 비-평면형 반도체 디바이스들 및 이러한 비-평면형 반도체 디바이스들을 제조하는 방법들에 관한 것이다.
지난 수 십년 동안, 집적 회로들의 피쳐들의 스케일링은 지속적으로 성장하는 반도체 산업의 원동력이 되어 왔다. 점점 더 작은 피쳐들로의 스케일링은 반도체 칩들의 제한된 면적 상에서의 기능 유닛들의 증가된 밀도를 가능하게 한다. 예를 들어, 트랜지스터 크기를 축소하는 것은 증가된 수의 메모리 또는 로직 디바이스들을 칩 상에 통합하는 것을 고려하며, 용량이 증가된 제품의 제조에 적합하게 된다. 그러나, 점점 많은 용량을 향한 추진이 쟁점이 없는 것은 아니다. 각 디바이스의 성능을 최적화할 필요성이 갈수록 중요해지고 있다.
집적 회로 디바이스들의 제조에 있어서, 디바이스 치수들이 계속해서 축소됨에 따라, fin-FET들(fin field effect transistors)과 같은, 멀티-게이트 트랜지스터들이 더 보편적이 되고 있다. 통상적 공정들에서, fin-FET들은 일반적으로 벌크 실리콘 기판들 또는 SOI(silicon-on-insulator) 기판들 상에 제조된다. 일부 사례들에서는, 벌크 실리콘 기판들이 이들의 저렴한 비용 및 기존의 고 수율 벌크 실리콘 기판 인프라구조와의 호환성으로 인해 선호된다.
그러나, 멀티-게이트 트랜지스터의 스케일링은 부작용이 있었다. 마이크로전자회로의 이러한 기본 빌딩 블록들의 치수들이 감소됨에 따라 그리고 주어진 영역 내에 제조되는 기본 빌딩 블록들의 순수 개수가 증가함에 따라, 이러한 빌딩 블록들을 제조하는데 사용되는 반도체 공정들에 대한 제약들이 압도적이게 되었다.

다층형 순응성 기판들을 갖는 비-평면형 반도체 디바이스들 및 이러한 비-평면형 반도체 디바이스들을 제조하는 방법들이 설명된다. 이하 설명에서는, 본 발명의 실시예들에 대한 철저한 이해를 제공하기 위해, 특정 집적 및 재료 체제들과 같은, 다수의 특정 상세사항들이 제시된다. 본 발명의 실시예들이 이러한 특정 상세사항들 없이도 실시될 수 있다는 점이 이 분야의 기술자에게 명백할 것이다. 다른 사례들에서, 집적 회로 설계 레이아웃들과 같은, 잘 알려진 특징들은 본 발명의 실시예들을 불필요하게 불명료하게 하지 않기 위해 상세히 설명되지 않는다. 더욱이, 도면들에 도시되는 다양한 실시예들은 예시적인 표현들이며, 반드시 축척대로 그려진 것은 아니라는 점이 이해되어야 한다.
실리콘(Si) 상에 고 이동도 채널 재료들을 집적하는 하나의 잠재적인 방식은 Si 나노스케일 템플릿들 상의 얇은 피복 층들에 의해서이다. 본 명세서에 설명되는 하나 이상의 실시예들은 게르마늄(Ge) 및 III-V 트랜지스터들에서 순응성 및 자유 표면 완화를 최대화하는 기술들에 지향되는 것이다. 하나 이상의 실시예들은 피복 층들, 순응성 에피택시, 다층형 순응성, 게르마늄 채널 영역들, III-V 재료 채널 영역들, SiGe 중간 재료들, MOS(metal oxide semiconductor) 및 CMOS(complementary metal oxide semiconductor) 디바이스들, 화합물 반도체(III 내지 V) 디바이스들, finFET 디바이스들, 트라이-게이트 디바이스들, 나노리본 디바이스들 및 나노와이어 디바이스들을 포함하는 트랜지스터 제조 중 하나 이상에 지향될 수 있다.
맥락을 제공하기 위해, 통상적으로, 더 고 이동도 채널 재료들에 대한 필요성은, 실리콘 플랫폼 상에 이러한 재료들을 집적하려는 시도들과 함께, 트랜지스터 성능을 향상시키는데 설명되어 왔다. 실리콘(Si) 상에 이러한 재료들의 직접적 성장은, 8%를 초과할 수 있는 GE (PMOS) 및 III-V (NMOS) 재료들의 큰 격자 부정합으로부터 발생되는 고 결함 밀도에 시달린다. 하나의 접근방식은 ART(aspect ratio trapping)이지만, 다른 개념은 박막 순응성 기판 상에 Ge 또는 III-V 막을 성장시키는 것이다. 이러한 배열은 퇴적되는 막 뿐만 아니라 얇은 Si-Fin(순응성)이 그 다음에 결함들을 감소시킬 수 있는 막들에서의 격자 부정합 및 스트레인(strain) 중 일부를 수용하게 한다.
본 발명의 일 실시예에 따르면, 기판 순응성의 개념은, Ge 또는 III-V 재료의 최종 피복 층에 대한 추가적 순응성을 고려하는 스트레인을 갖는 새로운 순응성 템플릿을 형성하기 위해 (SiGe와 같은) 실리콘 상에 스트레인된(strained) 막을 성장시키도록 확장된다. 향상된 순응성은, 격자가 전류 방향으로 실리콘 기판에 정합되더라도, SiGe가 필요에 의해 수직 방향으로 확대될 것이라는 사실로부터 기인한다. SiGe 격자 상수에서의 수직 연장은, 차례로, 이 방향으로 더 적은 격자 부정합으로 Ge 또는 III-V 피복 층의 성장을 가능하게 하고, 다시 한번 피복 층 상의 스트레인의 부분을 완화한다. 이러한 SiGe 층의 순응성은 따라서 실리콘의 것에 대해서만 향상되고, 결함들의 형성에 대한 경향을 감소시킬 수 있다. 따라서, 본 명세서에 설명되는 하나 이상의 실시예들은 순응성 III-V 및 Ge 채널 트랜지스터 디바이스들의 에피택셜 성장 품질을 향상시키는 접근방식들을 제공한다.
관련된 개념들의 일부를 보여주기 위해, 도 1은 단일 층 순응성 기판을 제공하기 위해 그 상에 형성되는 피복 층을 갖는 실리콘 핀을 도시한다. 도 1의 (A) 부분을 참조하면, 실리콘 핀(102)은 폭 Wsi를 갖는다. (B) 부분을 참조하면, Ge 또는 III-V의 피복 층(104)은 고 이동도 채널 층을 제공하기 위해 핀(102)의 일부상에 형성된다. 피복 층(104)은 실리콘 핀(102)보다 더 큰 격자 상수를 갖고, 이와 같이, 양자 모두의 층들이 스트레인된다. (C) 부분을 참조하면, 핀 폭 단면도는 좁은 핀 Wsi으로 인한 피복 층(104)에 대한 핀(102)의 순응성(자유 표면 효과)을 도시한다. 각각의 층 내에서 화살표들로 도시되는 바와 같이, 얇은 실리콘 핀(102) 및 피복 층(104)은 그들의 자유 표면들에서 에피택셜 성장을 수용하도록 "순응하거나(comply)" 또는 스트레치한다(stretch).

따라서, 도 1의 피복된 트라이게이트 구조와 달리, 일반적으로, 본 명세서에 설명되는 하나 이상의 실시예들은 다층 순응성 기판들을 제조하는 접근방식을 제공한다. 일 예에서, 도 3a-3e는, 본 발명의 일 실시예에 따라, 비-평면형 디바이스에 대한 이중 층 순응성 기판을 제조하는 방법에서의 다양한 동작들의 단면도들을 도시한다.
도 3a를 참조하면, 단면도는 (예를 들어, 에피택셜 성장에 의해) 제1 반도체 층(302) 상에 배치되는 제2 반도체 층(304)을 갖는 반도체 블랭킷 스택을 도시한다. 제1 반도체 층은, 벌크 단결정 실리콘 기판과 같은, 벌크 기판의 일부일 수 있다. 일 실시예에서, 제2 반도체 층은 제1 반도체 층(302)보다 더 큰 격자 상수를 갖는 것이다. 예를 들어, 특정 실시예에서, 제2 에피택셜 층은, 실리콘 게르마늄으로 조성되고, 아래에 있는 실리콘 층(302) 상에 형성된다.
도 3b를 참조하면, 단면도는 도 3a의 구조로부터 형성되는 바와 같은 복수의 핀들(306)을 도시한다. 복수의 핀들(306) 각각은 제2 반도체 층(304)으로부터 형성되는 상부 핀 부분(306B)을 포함한다. 복수의 핀들(302) 각각은 제1 반도체 층(302)의 일부로부터 형성되는 하부 핀 부분(306A)을 또한 포함한다. 일 실시예에서는, 종래의 벌크 트라이게이트 제조 접근방식들을 유지하며, 예를 들어, 제1 반도체 층(302)가 벌크 기판인 경우, 핀들(306)이 하부 벌크 기판 내에 형성된다.

일 실시예에서, 피복 층(310)은 아래에 있는 상부 핀 부분(306B)보다 훨씬 더 큰 하부 밴드 갭 격자 상수를 갖는다. 차례로, 상부 핀 부분(306B)은 하부 핀 부분(306A)(예를 들어, 핀의 Si 부분)보다 더 큰 격자 상수를 갖는다. 피복 층(310)은, 파동 함수의 상당 부분(substantial portion)을 전파하기에 적합한, 예를 들어, 파동 함수의 상당 부분(significant portion)이 상부 핀 부분(306B) 및 하부 핀 부분(306A)에 진입하는 것을 억제하기에 적합한 두께를 가질 수 있다. 그러나, 피복 층(310)은 순응성을 위해 충분히 얇을 수 있다. 일 실시예에서, 피복 층(310)은 대략 10-50 옹스트롬(Angstroms) 범위의 두께를 갖는다. 피복 층(310)은, 이에 제한되는 것은 아니지만, CVD(chemical vapor deposition) 또는 MBE(molecular beam epitaxy) 등의 공정들과 같은, 기술들에 의해 형성될 수 있다.
제1 실시예에서, 피복 층(310)은, 순수한 또는 본질적으로 순수한 게르마늄 피복 층과 같은, 게르마늄(Ge) 피복 층이다. 본 명세서 전반에 걸쳐 사용되는 바와 같이, 순수한 또는 본질적으로 순수한 게르마늄이란 용어들은, 전부가 아니면, 매우 상당한 양의 게르마늄으로 조성되는 게르마늄 재료를 설명하는데 사용될 수 있다. 그러나, 실제로, 100% 순수한 Ge은 형성하기 곤란할 수 있고, 따라서, 소량 퍼센트의 Si을 포함할 수 있다는 점이 이해되어야 한다. 일 실시예에서, 하부 핀 부분(306BA)는 실리콘으로 조성되고, 상부 핀 부분(306B)는 SiGe(SixGey, 여기서 0 < x <100이고, 0 < y < 100)으로 조성된다. 이러한 일 실시예에서, SiGe는 실리콘에 비해 중간보다 낮은 % 게르마늄 함량(예를 들어, 20-50% Ge이고 나머지는 Si임)을 갖는다.
위에 언급된 바와 같이, 일 실시예에서, 도 3c의 예시는 격리 산화물 퇴적 다음의 사후 핀 에칭 및 STI(shallow trench isolation) 폴리쉬 및 리세스의 공정 흐름을 도시한다. 한 시점에서 핀들(06)의 제조로부터 남아 있을 수 있는 아티팩트들이 또한 제거되었다는 점이 이해되어야 한다. 예를 들어, 일 실시예에서, 실리콘 질화물 하드마스크 층과 같은, 하드마스크 층, 및, 실리콘 이산화물 층과 같은, 패드 산화물 층이, 핀들(306)의 상부 표면으로부터 제거되었다. 일 실시예에서, 대응 벌크 기판, 및, 이런 이유로, 핀들(306A)의 하부 부분들은, 이 단계에서 도핑되지 않거나 가볍게 도핑된다. 예를 들어, 특정 실시예에서, 벌크 기판, 및, 이런 이유로, 핀들(306A)의 하부 부분들은, 붕소 도펀트 불순물 원자들의 대략 1E17 atoms/㎤ 미만의 농도를 갖는다. 그러나, 다른 실시예들에서는, 웰 및/또는 역행 주입들(well and/or retrograde implant)들이, 있었거나, 또는 핀들(306) 및 아래에 있는 기판에 제공될 것이다. 이러한 일 예에서, 노출된 핀들(306)의 이러한 도핑은 대응 벌크 기판 부분 내에서의 도핑으로 이어질 수 있으며, 여기서 인접 핀들은 벌크 기판에서 공통 도핑된 영역을 공유한다.
일 실시예에서, 다시 도 3c를 참조하면, 격리 영역(308)은 얕은 트렌치 격리(shallow trench isolation) 제조 공정에 사용되는 바와 같이, 실리콘 이산화물로 조성된다. 격리 영역(308)은, CVD(chemical vapor deposition) 또는 다른 퇴적 공정(예를 들어, ALD, PECVD, PVD, HDP 지원형 CVD, 저온 CVD)에 의해 층을 퇴적하넌 것에 의해 형성될 수 있고, CMP(chemical mechanical polishing) 기술에 의해 평탄화될 수 있다. 평탄화는, 위에 언급된 바와 같이, 하드마스크 층 및/또는 패드 산화물 층과 같은, 핀 패터닝으로부터 임의의 아티팩트들을 또한 제거할 수 있다. 일 실시예에서, 격리 영역들(308)을 제공하기 위한 유전체 층의 리세싱은 초기 핀 채널 높이를 정의한다. 리세싱은 플라즈마, 증기 또는 웨트 에치 공정에 의해 수행될 수 있다. 일 실시예에서는, 핀들(306)의 적어도 상부 부분들(306B)에 대해 선택적인 드라이 에치 공정이 사용되는데, 이러한 드라이 에치 공정은, 이에 제한되는 것은 아니지만, 통상적으로 30-100 mTorr 범위의 압력 및 50-1000 Watt의 플라즈마 바이어스에 의해 NF3, CHF3, C4F8, HBr 및 O2와 같은, 가스들로부터 생성되는 플라즈마에 기초한다. 순응성 기판 제조를 위한 피복 층(310) 성장은 상부 피복 층 두께 뿐만 아니라 306B 돌출의 정도에 기초하는 전체 핀 높이를 증가시킨다는 점이 이해되어야 한다.
일 실시예에서, 게이트 라인(312) 패터닝은 다음에 SiN 하드마스크 및 폴리실리콘의 에치에 의해 폴리실리콘 게이트(영구적이거나 또는 대체 게이트 공정에 대한 플레이스홀더)를 정의하기 위한 폴리 리소그래피를 포함한다. 일 실시예에서, 마스크가 하드마스크 상에 형성되는데, 이러한 마스크는 토포그래픽 마스킹 부분 및 ARC(anti-reflective coating) 층으로 조성된다. 특정 이러한 실시예에서, 토포그래픽 마스킹 부분은 CHM(carbon hardmask) 층이고 반사 방지 코팅 층은 실리콘 ARC층이다. 토포그래픽 마스킹 부분 및 ARC 층은 종래의 리소그래피 및 에칭 공정 기술들에 의해 패터닝될 수 있다. 일 실시예에서, 마스크는, 본 분야에 알려진 바와 같이, 최상위 포토-레지스트 층을 또한 포함하고, 종래의 리소그래피 및 현상 공정들에 의해 패터닝될 수 있다. 특정 실시예에서, 광원에 노출되는 포토-레지스트 층의 부분들은 포토레지스트 층의 현상 시에 제거된다. 따라서, 패터닝된 포토-레지스트 층은 포지티브 포토-레지스트 재료로 조성된다. 특정 실시예에서, 포토-레지스트 층은, 이에 제한되는 것은 아니지만, 248nm 레지스트, 193nm 레지스트, 157nm 레지스트, EUV(extreme ultra violet) 레지스트, e-빔 임프린트(imprint) 층, 또는 디아조나프토퀴논 증감제(diazonaphthoquinone sensitizer)를 갖는 페놀계 수지 매트릭스(phenolic resin matrix)와 같은, 포지티브 포토-레지스트 재료로 조성된다. 다른 특정 실시예에서, 광원에 노출되는 포토-레지스트 층의 부분들은 포토-레지스트 층의 현상시 보존된다. 따라서, 포토-레지스트 층은 네거티브 포토레지스트 재료로 조성된다. 특정 실시예에서, 포토-레지스트층은, 이에 제한되는 것은 아니지만, 폴리-시스-이소프렌(poly-cis-isoprene) 또는 폴리-비닐-신나메이트(poly-vinyl-cinnamate)와 같은, 네거티브 포토-레지스트 재료로 구성된다.
도 3e에 도시되는 구조와 관련하여, 도 4는, 본 발명의 일 실시예에 따라, 비-평면형 디바이스들에 대한 다층 순응성 기판들로부터 파생되는 이점들을 뒷받침하는 데이터를 제공한다. 도 4를 참조하면, 이미지들(400 및 402)은, 각각, 핀 컷 및 게이트 컷을 보여주는 단면 TEM 이미지들이다. 그래프(404)는 실리콘 상의 SiGe가 SiGe 격자에서 대략 3% 수직 XRD 시프트를 달성한다는 점을 나타내는 XRD(X-ray diffraction) 데이터를 보여준다. 위에 설명된 바와 같이, SiGe 격자는 Ge 또는 III-V 재료 피복 층에 격자 부정합하는데 사용될 수 있다.
일반적으로, 다시 도 2 및 3a-3e를 참조하면, 일 실시예에서, 설명된 접근방식은 N-형(예를 들어, NMOS) 또는 P-형(예를 들어, PMOS), 또는 양자 모두의, 디바이스 제조에 대해 사용될 수 있다. 위 예시적 공정 방식들로부터 초래되는 구조들, 예를 들어, 도 3e로부터의 구조들은, PMOS 및 NMOS 디바이스 제조와 같은, 디바이스 제조를 완성하기 위한 후속 처리 동작들에 대해 동일하거나 또는 유사한 형태로 사용될 수 있다는 점이 이해되어야 한다. 완성된 디바이스의 일 예로서, 도 5a와 5b는, 본 발명의 일 실시예에 따라, 다층 순응성을 갖는 Ge 또는 III-V 채널 반도체 디바이스들의 단면도 및 평면도(단면도의 a-a' 축에 따라 취해짐)를, 각각, 도시한다.
도 5a를 참조하면, 반도체 구조 또는 디바이스(500)는 기판(502)으로부터, 및 격리 영역(506) 내에 형성되는 비-평면형 액티브 영역(예를 들어, 돌출 핀 부분(504) 및 서브-핀 영역(505)을 포함하는 핀 구조)을 포함한다. 도시된 경우에는, 3개의 상이한 핀들이 단일 디바이스에 포함된다. 채널 영역 피복 층(597)은 핀들 각각의 돌출 영역(504)을 둘러싸도록 형성된다. 이러한 일 실시예에서, 피복 영역은, 위에 설명된 바와 같이, 핀들 각각의 돌출 영역(504)의 반도체 재료보다 더 큰 격자 상수를 갖는 반도체 재료로 조성되고, 핀들 각각의 돌출 영역(504)의 반도체 재료는 서브-핀 영역(505)의 반도체 재료보다 더 큰 격자 상수를 갖는다.

일 실시예에서, 반도체 구조 또는 디바이스(500)는, 이에 제한되는 것은 아니지만, fin-FET과 같은, 비-평면형 디바이스이다. 그러나, 트라이-게이트 또는 유사한 디바이스가 또한 제조될 수 있다. 이러한 실시예에서, 대응 반도체 채널 영역은 3차원 본체(body)로 조성되거나 또는 이로 형성된다. 이러한 일 실시예에서, 게이트 라인들(508)의 게이트 전극 스택들은, 도 5a에 도시된 바와 같이, 3차원 본체의 적어도 상부 표면 및 한 쌍의 측벽들을 둘러싼다.

격리 영역(506)은, 아래에 놓인 벌크 기판으로부터 영구적 게이트 구조의 부분들을 궁극적으로 전기적으로 격리하거나, 또는 이들의 격리에 기여하거나, 또는 핀 액티브 영역들을 격리하는 것과 같이, 아래에 놓인 벌크 기판 내에 형성되는 액티브 영역들을 격리하기에 적합한 재료로 조성될 수 있다. 예를 들어, 일 실시예에서, 격리 영역(506)은, 이에 제한되는 것은 아니지만, 실리콘 이산화물(silicon dioxide), 실리콘 산질화물(silicon oxy-nitride), 실리콘 질화물(silicon nitride), 또는 탄소 도핑된 실리콘 질화물(carbon-doped silicon nitride)과 같은 유전체 재료로 조성된다.
