Abstract
태양광 발전장치가 개시된다. 태양광 발전장치는 제 1 태양전지; 및 상기 제 1 태양전지와 일부 중첩되며, 상기 제 1 태양전지에 접속되는 제 2 태양전지를 포함하며, 상기 제 1 태양전지는 제 1 도전기판; 상기 제 1 도전기판 상에 배치되는 제 1 광 흡수층; 및 상기 제 1 광 흡수층 상에 배치되는 제 1 윈도우층을 포함하고, 상기 제 2 태양전지는 제 2 도전기판; 상기 제 2 도전기판 상에 배치되는 제 2 광 흡수층; 및 상기 제 2 광 흡수층 상에 배치되는 제 2 윈도우층을 포함하고, 상기 제 1 도전기판의 하면은 상기 제 2 윈도우층의 상면에 접속된다.
Description
실시예는 태양광 발전장치에 관한 것이다.
최근 에너지의 수요가 증가함에 따라서, 태양광 에너지를 전기에너지로 변환시키는 태양전지에 대한 개발이 진행되고 있다.
특히, 유리기판, 금속 이면 전극층, p형 CIGS계 광 흡수층, 고 저항 버퍼층, n형 창층 등을 포함하는 기판 구조의 pn 헤테로 접합 장치인 CIGS계 태양전지가 널리 사용되고 있다.
특히, 이러한 태양전지는 직렬 및/또는 병렬로 연결되는 다수 개의 셀들을 포함하고, 전체적인 태양광 발전장치의 특성은 각각의 셀의 특성에 따라서 달라질 수 있다.
실시예는 제조가 용이하고, 향상된 효율을 가지며, 플렉서블한 태양광 발전장치를 제공하고자 한다.
일 실시예에 따른 태양광 발전장치는 제 1 태양전지; 및 상기 제 1 태양전지와 일부 중첩되며, 상기 제 1 태양전지에 접속되는 제 2 태양전지를 포함하며, 상기 제 1 태양전지는 제 1 도전기판; 상기 제 1 도전기판 상에 배치되는 제 1 광 흡수층; 및 상기 제 1 광 흡수층 상에 배치되는 제 1 윈도우층을 포함하고, 상기 제 2 태양전지는 제 2 도전기판; 상기 제 2 도전기판 상에 배치되는 제 2 광 흡수층; 및 상기 제 2 광 흡수층 상에 배치되는 제 2 윈도우층을 포함하고, 상기 제 1 도전기판의 하면은 상기 제 2 윈도우층의 상면에 접속된다.
일 실시예에 따른 태양광 발전장치는 절연기판; 상기 절연기판 상에 배치되는 제 1 태양전지; 및 일부가 상기 절연기판 및 상기 제 1 태양전지 사이에 삽입되고, 상기 제 1 태양전지의 하면에 접속되는 제 2 태양전지를 포함한다.
실시예에 따른 태양광 발전장치는 다수 개의 태양전지들을 중첩시켜서 서로 연결시킨다. 따라서, 실시예에 따른 태양광 발전장치는 다수 개의 태양전지들을 서로 구분하고, 연결하기 위한 패터닝 공정이 적용되지 않고 형성될 수 있다.
이에 따라서, 실시예에 따른 태양광 발전장치는 용이하게 제조될 수 있다.
또한, 실시예에 따른 태양광 발전장치는 태양전지들이 중첩되는 영역의 면적을 최소화 할 수 있다. 또한, 중첩되는 영역도 태양광을 전기에너지로 변환시키는 활성영역이다.
따라서, 실시예에 따른 태양광 발전장치는 향상된 발전효율을 가진다.
또한, 태양전지들 및 태양전지들 아래에 배치되는 절연체인 지지기판은 플렉서블할 수 있고, 이에 따라서, 실시예에 따른 태양광 발전장치는 플렉서블하다.

실시 예의 설명에 있어서, 각 기판, 전극, 영역 또는 층 등이 각 기판, 전극, 영역 또는 층 등의 "상(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상(on)"과 "아래(under)"는 "직접(directly)" 또는 "다른 구성요소를 개재하여 (indirectly)" 형성되는 것을 모두 포함한다. 또한 각 구성요소의 상 또는 아래에 대한 기준은 도면을 기준으로 설명한다. 도면에서의 각 구성요소들의 크기는 설명을 위하여 과장될 수 있으며, 실제로 적용되는 크기를 의미하는 것은 아니다.

도 1 내지 도 4를 참조하면, 실시예에 따른 태양광 발전장치는 지지기판(10) 및 다수 개의 태양전지들(C1, C2...)을 포함한다.
상기 지지기판(10)은 플레이트 형상 또는 시트 형상을 가진다. 상기 지지기판(10)은 상기 태양전지들(C1, C2...)을 지지한다. 상기 지지기판(10)은 절연체이다. 즉, 상기 지지기판(10)은 절연기판이다. 상기 지지기판(10)은 플렉서블(flexible)할 수 있다. 이와는 다르게, 상기 지지기판(10)은 리지드(rigid)할 수 있다.
상기 지지기판(10)으로 사용되는 물질의 예로서는 에틸렌비닐아테이트(ethylene vinylacetate;EVA) 등을 들 수 있다.
상기 태양전지들(C1, C2...)은 상기 지지기판(10)상에 배치된다. 상기 태양전지들(C1, C2...)은 서로 직렬로 연결된다. 상기 태양전지들(C1, C2...)은 일 방향으로 연장되는 형상을 가질 수 있다. 즉, 상기 태양전지들(C1, C2...)은 스트라이프 형상으로 배치될 수 있다.
도 2에 도시된 바와 같이, 각각의 태양전지(C1, C2...)는 이면전극기판(100), 광 흡수층(200), 버퍼층(300), 고저항 버퍼층(400) 및 윈도우층(500)을 포함한다.
상기 이면전극기판(100)은 플레이트 형상을 가지며, 상기 광 흡수층(200), 상기 버퍼층(300), 상기 고저항 버퍼층(400) 및 상기 윈도우층(500)을 지지한다.
상기 이면전극기판(100)은 도전체이다. 즉, 상기 이면전극기판(100)은 도전기판이다. 상기 이면전극기판(100)은 플렉서블할 수 있다.
상기 이면전극기판(100)은 Ⅰ족 원소를 포함한다. 즉, 상기 지지기판(10)(100)으로 사용되는 물질의 예로서는 구리(Cu) 또는 은(Ag) 등과 같은 Ⅰ족 원소를 들 수 있다.
더 자세하게, 상기 이면전극기판(100)은 Ⅰ족 원소로 이루어질 수 있다. 더 자세하게, 상기 이면전극기판(100)은 구리 또는 은을 포함할 수 있다. 더 자세하게, 상기 이면전극기판(100)은 구리 또는 은으로 이루어질 수 있다.
상기 이면전극기판(100)의 두께는 약 100㎛ 내지 약 15㎜일 수 있다. 더 자세하게, 상기 이면전극기판(100)의 두께는 약 300㎛내지 약 5㎜ 일 수 있다.
상기 광 흡수층(200)은 상기 이면전극기판(100) 상에 배치된다. 상기 광 흡수층(200)은 Ⅰ족 원소를 포함한다. 더 자세하게, 상기 광 흡수층(200)은 Ⅰ족 원소의 화합물을 포함한다. 더 자세하게, 상기 광 흡수층(200)은 Ⅰ족-Ⅲ족-Ⅵ족계 화합물을 포함한다. 더 자세하게, 상기 광 흡수층(200)은 Ⅰ족-Ⅲ족-Ⅵ족계 화합물로 이루어질 수 있다.
Ⅰ족-Ⅲ족-Ⅵ족계 화합물의 예로서는 구리-인듐-갈륨-셀레나이드계 화합물, 구리-인듐-셀레나이드계 화합물, 구리-갈륨-셀레나이드계 화합물, 구리-인듐-갈륨-설파이드계 화합물, 구리-인듐-설파이드계 화합물, 구리-갈륨-설파이드계 화합물 및 구리-인듐-갈륨-셀레늄-설파이드계 화합물 등과 같은 구리-Ⅲ족-Ⅵ족계 화합물 또는 구리-인듐-갈륨-셀레나이드계 화합물, 구리-인듐-셀레나이드계 화합물, 구리-갈륨-셀레나이드계 화합물, 구리-인듐-갈륨-설파이드계 화합물, 구리-인듐-설파이드계 화합물, 구리-갈륨-설파이드계 화합물 및 구리-인듐-갈륨-셀레늄-설파이드계 화합물 등과 같은 구리-Ⅲ족-Ⅵ족계 화합물을 들 수 있다.
상기 광 흡수층(200)에 포함된 Ⅰ족 원소의 조성은 상기 광 흡수층(200)의 위치에 따라서 달라질 수 있다. 더 자세하게, 상기 광 흡수층(200)에 포함된 Ⅰ족 원소의 조성은 상기 이면전극기판(100)에 가까워질수록 더 커질 수 있다. 또한, 상기 광 흡수층(200)에 포함된 Ⅰ족 원소의 조성은 상기 이면전극기판(100)으로부터 멀어질수록 작아질 수 있다.
즉, 상기 광 흡수층(200)은 높이가 높아짐에 따라서, 낮은 조성의 Ⅰ족 원소를 포함하고, 높이가 낮아짐에 따라서, 높은 조성의 Ⅰ족 원소를 포함할 수 있다.
다시 설명하면, 상기 광 흡수층(200)은 상기 이면전극기판(100)에 인접하는 제 1 영역 및 상기 제 1 영역 상에 위치하는 제 2 영역을 포함할 수 있다. 상기 제 1 영역은 Ⅰ족 원소의 조성이 높은 Ⅰ족-Ⅲ족-Ⅵ족계 화합물을 포함하고, 상기 제 2 영역은 상기 제 1 영역보다 Ⅰ족 원소의 조성이 낮은 Ⅰ족-Ⅲ족-Ⅵ족계 화합물을 포함할 수 있다.
또한, 상기 광 흡수층(200)의 최하면의 Ⅰ족-Ⅲ족-Ⅵ족계 화합물은 가장 높은 Ⅰ족 원소 조성을 가진다. 또한, 상기 광 흡수층(200)의 최상면의 Ⅰ족-Ⅲ족-Ⅵ족계 화합물은 가장 낮은 Ⅰ족 원소 조성을 가진다.
예를 들어, 상기 이면전극기판(100)은 구리로 이루어지고, 상기 광 흡수층(200)은 구리-인듐-갈륨-셀레나이드계 화합물, 구리-인듐-셀레나이드계 화합물, 구리-갈륨-셀레나이드계 화합물, 구리-인듐-갈륨-설파이드계 화합물, 구리-인듐-설파이드계 화합물, 구리-갈륨-설파이드계 화합물 또는 구리-인듐-갈륨-셀레늄-설파이드계 화합물 등과 같은 구리-Ⅲ족-Ⅵ족계 화합물을 포함할 수 있다. 더 자세하게, 상기 구리-Ⅲ족-Ⅵ족계 화합물은 다음의 화학식들로 표현될 수 있다.

여기서, X, Y 및 Z는 0 보다 크고, 2 보다 작다.
이때, 도 3에 도시된 바와 같이, 상기 광 흡수층(200)은 상기 이면전극기판(100)에 가까워질수록, 높은 X의 구리-Ⅲ족-Ⅵ족계 화합물을 포함한다. 반대로, 상기 광 흡수층(200)은 상기 이면전극기판(100)으로부터 멀어질수록, 낮은 X의 구리-Ⅲ족-Ⅵ족계 화합물을 포함한다.
즉, 상기 구리-Ⅲ족-Ⅵ족계 화합물의 X는 상기 이면전극기판(100)으로부터 멀어질수록 점차적으로 낮아질 수 있다.
예를 들어, 상기 이면전극기판(100) 및 상기 광 흡수층(200)의 계면에서의 X의 값(A)은 약 0.9 내지 약 1.5일 수 있다. 상기 광 흡수층(200) 및 상기 버퍼층(300)의 계면에서의 X의 값(B)은 약 0.5 내지 약 0.95일 수 있다.
따라서, 상기 광 흡수층(200)은 상기 이면전극기판(100)과의 계면에서 가장 높은 은 조성을 가지는 구리-Ⅲ족-Ⅵ족계 화합물을 포함할 수 있다. 또한, 상기 광 흡수층(200)은 상기 버퍼층(300)과의 계면에서 가장 낮은 구리 조성을 가지는 구리-Ⅲ족-Ⅵ족계 화합물을 포함할 수 있다.
상기 버퍼층(300)은 상기 광 흡수층(200) 상에 배치된다. 상기 버퍼층(300)은 황화 카드뮴을 포함하며, 상기 버퍼층(300)의 에너지 밴드갭은 약 2.2eV 내지 2.4eV이다.
상기 고저항 버퍼층(400)은 상기 버퍼층(300) 상에 배치된다. 상기 고저항 버퍼층(400)은 불순물이 도핑되지 않은 징크 옥사이드(i-ZnO)를 포함한다. 상기 고저항 버퍼층(400)의 에너지 밴드갭은 약 3.1eV 내지 3.3eV이다.
상기 윈도우층(500)은 상기 고저항 버퍼층(400) 상에 배치된다. 상기 윈도우층(500)은 투명하며, 도전층이다. 상기 윈도우층(500)으로 사용되는 물질의 예로서는 알루미늄이 도핑된 징크 옥사이드(Al doped ZnO;AZO) 등을 들 수 있다.
상기 이면전극기판(100)은 은 또는 구리 등과 같은 Ⅰ족 원소를 포함하기 때문에, 낮은 저항을 가진다. 특히, 상기 이면전극기판(100)은 몰리브덴 등으로 이루어진 전극보다 낮은 저항을 가지며, 향상된 전기적인 특성을 가진다.
또한, 상기 광 흡수층(200)에 Ⅰ족-Ⅲ족-Ⅵ족계 화합물의 Ⅰ족 원소의 조성은 최적의 광-전 변환 효율을 가지도록 위치에 따라서 달라질 수 있다.
즉, 상기 광 흡수층(200)은 상기 이면전극기판(100)에 가까워질수록 Ⅰ족 원소의 조성이 높은 Ⅰ족-Ⅲ족-Ⅵ족계 화합물을 포함할 수 있다.
이에 따라서, 상기 태양전지들(C1, C2...)은 상기 이면전극기판(100)에 가까워질수록 낮은 밴드갭 에너지를 가지는 광 흡수층(200)을 포함할 수 있다. 상기 광 흡수층(200)은 효율적으로 태양광을 전기에너지로 변환시킬 수 있다.
또한, 상기 이면전극기판(100) 자체가 플렉서블하고, 상기 태양전지들(C1, C2...)은 전체적으로 플렉서블할 수 있다.
도 4에 도시된 바와 같이, 상기 태양전지들(C1, C2...)은 서로 중첩된다. 더 자세하게, 서로 인접하는 태양전지들(C1, C2...)은 서로 일부 중첩된다. 즉, 상기 태양전지들(C1, C2...)은 서로 중첩되어, 서로 연결된다.
예를 들어, 제 1 태양전지(C1)의 일부는 제 2 태양전지(C2) 상에 중첩되도록 배치된다. 즉, 상기 제 2 태양전지(C2)의 일부는 상기 지지기판(10) 및 상기 제 1 태양전지(C1) 사이에 개재된다. 즉, 상기 제 2 태양전지(C2)의 일부는 상기 지지기판(10) 및 상기 제 1 태양전지(C1) 사이에 삽입된다. 또한, 상기 제 2 태양전지(C2)의 상면은 상기 제 1 태양전지(C1)의 하면에 접속된다.
더 자세하게, 상기 제 1 태양전지(C1)는 차례로 적층되는 제 1 이면전극기판(110), 제 1 광 흡수층(210), 제 1 버퍼층(310), 제 1 고저항 버퍼층(410) 및 제 1 윈도우층(510)을 포함한다. 또한, 상기 제 2 태양전지(C2)는 차례로 적층되는 제 2 이면전극기판(120), 제 2 광 흡수층(220), 제 2 버퍼층(320), 제 2 고저항 버퍼층(420) 및 제 2 윈도우층(520)을 포함한다.
이때, 상기 제 1 이면전극기판(110)의 일부는 만곡되어, 상기 제 2 윈도우층(520) 상에 배치된다. 상기 제 1 이면전극기판(110)의 하면은 상기 제 2 윈도우층(520)의 상면에 접속된다.
또한, 상기 제 1 이면전극기판(110)의 하면 및 상기 제 2 윈도우층(520)의 상면 사이에 제 1 접속부재(21)가 개재된다. 상기 제 1 이면전극기판(110)은 상기 제 1 접속부재(21)를 통하여, 상기 제 2 윈도우층(520)에 접속된다. 즉, 상기 제 1 접속부재(21)는 상기 제 1 이면전극기판(110)의 하면 및 상기 제 2 윈도우층(520)의 상면에 직접 접촉된다.
상기 제 1 접속부재(21)는 도전체이며, 솔더 페이스트 또는 도전성 테이프 일 수 있다.
이와는 다르게, 상기 제 1 이면전극기판(110)의 하면은 상기 제 2 윈도우층(520)의 상면에 직접 접촉에 의해서 접속될 수 있다.
또한, 상기 제 2 태양전지(C2)의 일부는 제 3 태양전지(C3) 상에 중첩되도록 배치된다. 즉, 상기 제 3 태양전지(C3)의 일부는 상기 지지기판(10) 및 상기 제 2 태양전지(C2) 사이에 개재된다. 즉, 상기 제 3 태양전지(C3)의 일부는 상기 지지기판(10) 및 상기 제 2 태양전지(C2) 사이에 삽입된다. 또한, 상기 제 3 태양전지(C3)의 상면은 상기 제 2 태양전지(C2)의 하면에 접속된다.
더 자세하게, 상기 제 3 태양전지(C3)는 차례로 적층되는 제 3 이면전극기판(130), 제 3 광 흡수층(230), 제 3 버퍼층(330), 제 3 고저항 버퍼층(430) 및 제 3 윈도우층(530)을 포함한다.
이때, 상기 제 2 이면전극기판(120)의 일부는 만곡되어, 상기 제 3 윈도우층(530) 상에 배치된다. 상기 제 2 이면전극기판(120)의 하면은 상기 제 3 윈도우층(530)의 상면에 접속된다.
또한, 상기 제 2 이면전극기판(120)의 하면 및 상기 제 3 윈도우층(530)의 상면 사이에 제 2 접속부재(22)가 개재된다. 상기 제 2 이면전극기판(120)은 상기 제 2 접속부재(22)를 통하여, 상기 제 3 윈도우층(530)에 접속된다. 즉, 상기 제 2 접속부재(22)는 상기 제 2 이면전극기판(120)의 하면 및 상기 제 3 윈도우층(530)의 상면에 직접 접촉된다.
상기 제 2 접속부재(22)는 도전체이며, 솔더 페이스트 또는 도전성 테이프 일 수 있다.
이와는 다르게, 상기 제 2 이면전극기판(120)의 하면은 상기 제 3 윈도우층(530)의 상면에 직접 접촉에 의해서 접속될 수 있다.
이와 같이, 상기 태양전지들(C1, C2...)은 서로 중첩되어, 서로 접속되고, 서로 직렬로 연결된다.
따라서, 실시예에 따른 태양광 발전장치는 다수 개의 태양전지들(C1, C2...)을 서로 구분하고, 연결하기 위한 패터닝 공정이 적용되지 않고 형성될 수 있다.
이에 따라서, 실시예에 따른 태양광 발전장치는 용이하게 제조될 수 있다.
또한, 실시예에 따른 태양광 발전장치는 상기 태양전지들(C1, C2...)이 중첩되는 영역의 면적을 최소화 할 수 있다. 또한, 상기 태양전지들(C1, C2...)이 중첩되는 영역은 태양광을 전기에너지로 변환시킬 수 있다.
예를 들어, 상기 제 1 태양전지(C1) 및 상기 제 2 태양전지(C2)가 중첩되는 영역의 제 1 태양전지(C1)는 태양광을 전기에너지로 변환시킬 수 있다.
따라서, 실시예에 따른 태양광 발전장치는 향상된 발전효율을 가진다.
또한, 실시예에 따른 태양광 발전장치는 상기 태양전지들(C1, C2...)을 덮는 보호기판을 더 포함할 수 있다. 이때, 상기 보호기판은 투명하며, 절연체이고, 플렉서블할 수있다. 상기 보호기판은 예를 들어, 에틸렌비닐아세테이트 필름일 수 있다.
또한, 상기 태양전지들(C1, C2...) 및 상기 지지기판(10)도 플렉서블할 수 있다. 이에 따라서, 실시예에 따른 태양광 발전장치는 전체적으로 플렉서블할 수 있다.
도 5 내지 도 8은 태양전지들의 제조방법을 도시한 단면도들이다. 본 실시예에 따른 제조방법을 설명하는데 있어서, 앞선 장치에 대한 설명이 본질적으로 결합될 수 있다.
도 5를 참조하면, Ⅰ족 원소를 포함하는 이면전극기판(100)이 제공된다.
도 6을 참조하면, 상기 이면전극기판(100)상에 예비 광 흡수층(201)이 형성된다.
상기 예비 광 흡수층(201)은 Ⅲ족 원소 또는 Ⅵ족 원소를 포함할 수 있다. 더 자세하게, 상기 예비 광 흡수층(201)은 Ⅲ족 원소만을 포함할 수 있다. 더 자세하게, 상기 예비 광 흡수층(201)은 Ⅲ족 원소 및 Ⅵ족 원소를 포함할 수 있다.
또한, 상기 예비 광 흡수층(201)은 하나의 층 또는 다수 개의 층으로 형성될 수 있다. 또한, 상기 예비 광 흡수층(201)의 두께는 약 100㎚ 내지 약 1000㎚ 일 수 있다.
예를 들어, 상기 예비 광 흡수층(201)은 Ⅲ족-Ⅵ족계 화합물을 포함하는 단일 층일 수 있다. 더 자세하게, 상기 예비 광 흡수층(201)은 인듐-셀레나이드계 화합물, 인듐-갈륨-셀레나이드계 화합물, 갈륨-셀레나이드계 화합물, 인듐-설파이드계 화합물, 인듐-갈륨-설파이드계 화합물, 갈륨-설파이드계 화합물 또는 인듐-갈륨-셀레늄-설파이드계 화합물로 이루어질 수 있다.
상기 Ⅲ족-Ⅵ족계 화합물은 스퍼터링 공정에 의해서 증착될 수 있다. 즉, 상기 Ⅲ족-Ⅵ족계 화합물을 포함하는 스퍼터링 타겟을 사용하는 스퍼터링 공정에 의해서, 상기 예비 광 흡수층(201)이 형성될 수 있다.
상기 예비 광 흡수층(201)은 Ⅲ족 원소 및 Ⅵ족 원소를 동시에 증발하여 증착시키는 동시증발법에 의해서 형성될 수 있다.
또한, 상기 예비 광 흡수층(201)은 Ⅲ족-Ⅵ족계 화합물을 포함하는 페이스트가 상기 이면전극기판(100)에 프린팅되어 형성될 수 있다.
상기 예비 광 흡수층(201)은 Ⅲ족-Ⅵ족계 화합물을 포함하는 용액이 상기 이면전극기판(100)에 분사되어 형성될 수 있다.
이와는 다르게, 상기 예비 광 흡수층(201)은 Ⅵ족 원소를 포함하지 않고, Ⅲ족 원소만을 포함할 수 있다.
도 7을 참조하면, 상기 예비 광 흡수층(201)이 형성된 후, 상기 이면전극기판(100) 및 상기 예비 광 흡수층(201)은 열처리된다.
이에 따라서, 상기 이면전극기판(100)에 포함된 Ⅰ족 원소가 상기 예비 광 흡수층(201)으로 확산되고, 동시에, 상기 예비 광 흡수층(201)에 포함된 Ⅲ족-Ⅵ족계 화합물이 상기 이면전극기판(100)의 일부로 확산된다.
또한, 상기 이면전극기판(100)에 포함된 Ⅰ족 원소 및 상기 예비 광 흡수층(201)에 포함된 Ⅲ족-Ⅵ족계 화합물이 반응하여, Ⅰ족-Ⅲ족-Ⅵ족계 화합물이 형성된다.
이에 따라서, 상기 이면전극기판(100) 상에 Ⅰ족-Ⅲ족-Ⅵ족계 화합물을 포함하는 광 흡수층(200)이 형성된다.
상기 열처리 공정은 약 300℃ 내지 약 650℃의 온도에서 진행되고, 약 5분 내지 약 60분 동안 진행될 수 있다.
도 8을 참조하면, 상기 광 흡수층(200) 상에 황화 카드뮴이 증착되어 버퍼층(300)이 형성된다. 이후, 상기 버퍼층(300) 상에 징크 옥사이드가 증착되어, 고저항 버퍼층(400)이 형성된다.
이후, 상기 고저항 버퍼층(400) 상에 알루미늄 도핑된 징크 옥사이드가 증착되어 윈도우층(500)이 형성된다.
실시예에 따른 태양전지의 제조방법은 광 흡수층(200)을 형성하기 위해서, 은 또는 구리 등과 같은 Ⅰ족 원소를 증착하기 위한 공정을 필요로 하지 않는다.
따라서, 상기 광 흡수층(200)은 낮은 온도에서 형성될 수 있고, 상기 태양전지들(C1, C2...)은 용이하게 제조될 수 있다.
이와 같이 제조된 태양전지들(C1, C2...)의 상면의 일 외곽에 접속부재들이 배치되고, 서로 중첩되도록 접속된다. 이후, 서로 접속된 태양전지들(C1, C2...)의 상하면에 보호기판 및 지지기판(10)이 합착되고, 실시예에 따른 태양광 발전장치가 제조된다.
이와 같이, 패터닝 공정 없이, 실시예에 따른 태양광 발전장치가 제공될 수 있다.
도 9 및 도 10은 다른 실시예에 따른 광 흡수층을 형성하는 과정을 도시한 도면이다. 본 실시예에서는 앞서 설명한 실시예를 참조하고, 예비 광 흡수층을 형성하는 과정 및 광 흡수층을 형성하는 과정에 대해서 추가적으로 설명한다. 본 실시예의 설명에 있어서, 변경된 부분을 제외하고, 앞선 실시예의 설명이 본질적으로 결합될 수 있다.
도 9를 참조하면, 이면전극기판(100) 상에 예비 광 흡수층(202)이 형성된다. 상기 예비 광 흡수층(202)은 Ⅲ족 원소를 포함한다. 더 자세하게, 상기 예비 광 흡수층(202)은 Ⅲ족 원소로 이루어지거나, Ⅲ족 원소의 화합물로 이루어진다.
이때, 상기 예비 광 흡수층(202)은 Ⅵ족 원소를 포함하지 않는다.
예를 들어, 상기 예비 광 흡수층(202)은 인듐 및/또는 갈륨으로 이루어지거나, 인듐 옥사이드 또는 갈륨 옥사이드를 포함할 수 있다. 상기 예비 광 흡수층(202)은 인듐 옥사이드층 및 갈륨 옥사이드층을 포함할 수 있다.
도 10을 참조하면, 상기 예비 광 흡수층(202) 및 상기 이면전극기판(100)은 셀레늄과 같은 Ⅵ족 원소 분위기에서 열처리되어, 상기 이면전극기판(100) 상에 광 흡수층(200)이 형성된다. 즉, 상기 이면전극기판(100)에 포함된 Ⅰ족 원소, 상기 예비 광 흡수층(201)에 포함된 Ⅲ족 원소 및 상기 예비 광 흡수층(202) 주위의 Ⅵ족 원소가 반응하여 Ⅰ족-Ⅲ족-Ⅵ족 화합물이 형성되고, 상기 광 흡수층(200)이 형성될 수 있다.
또한, 이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (11)
- 제 1 태양전지; 및
상기 제 1 태양전지와 일부 중첩되며, 상기 제 1 태양전지에 접속되는 제 2 태양전지를 포함하며,
상기 제 1 태양전지는
제 1 도전기판;
상기 제 1 도전기판 상에 배치되는 제 1 광 흡수층; 및
상기 제 1 광 흡수층 상에 배치되는 제 1 윈도우층을 포함하고,
상기 제 2 태양전지는
제 2 도전기판;
상기 제 2 도전기판 상에 배치되는 제 2 광 흡수층; 및
상기 제 2 광 흡수층 상에 배치되는 제 2 윈도우층을 포함하고,
상기 제 1 도전기판의 하면은 상기 제 2 윈도우층의 상면에 접속되고,
상기 제 1 도전기판은 Ⅰ족 원소를 포함하고,
상기 제 1 광 흡수층은 상기 Ⅰ족 원소, Ⅲ족 원소 및 Ⅵ족 원소를 포함하고,
상기 제 1 광 흡수층은 상기 제 1 도전기판과 직접 접촉하는 태양광 발전장치. - 제 1 항에 있어서, 상기 제 1 도전기판의 하면 및 상기 제 2 윈도우층의 상면 사이에 개재되고, 상기 제 1 도전기판의 하면 및 상기 제 2 윈도우층층의 상면에 직접 접촉되는 접속부재를 포함하는 태양광 발전장치.
- 제 1 항에 있어서, 상기 제 1 태양전지 및 상기 제 2 태양전지 아래에 부착되는 지지기판을 포함하는 태양광 발전장치.
- 제 3 항에 있어서, 상기 지지기판은 플렉서블한 태양광 발전장치.

- 제 1 항에 있어서, 상기 제 1 광 흡수층의 상기 Ⅰ족 원소의 조성은 상기 제 1 도전기판에 가까워짐에 따라서 높아지는 태양광 발전장치.
- 제 1 항에 있어서, 상기 Ⅰ족 원소는 은 또는 구리를 포함하는 태양광 발전장치.
- 절연기판;
상기 절연기판 상에 배치되는 제 1 태양전지; 및
일부가 상기 절연기판 및 상기 제 1 태양전지 사이에 삽입되고, 상기 제 1 태양전지의 하면에 접속되는 제 2 태양전지를 포함하고,
상기 제 1 태양전지는
제 1 도전기판;
상기 제 1 도전기판 상에 배치되는 제 1 광 흡수층; 및
상기 제 1 광 흡수층 상에 배치되는 제 1 윈도우층을 포함하고,
상기 제 2 태양전지는
제 2 도전기판;
상기 제 2 도전기판 상에 배치되는 제 2 광 흡수층; 및
상기 제 2 광 흡수층 상에 배치되는 제 2 윈도우층을 포함하고,
상기 제 1 도전기판의 하면은 상기 제 2 윈도우층의 상면에 접속되고,
상기 제 1 도전기판은 Ⅰ족 원소를 포함하고,
상기 제 1 광 흡수층은 상기 Ⅰ족 원소, Ⅲ족 원소 및 Ⅵ족 원소를 포함하고,
상기 Ⅰ족 원소는 은 또는 구리를 포함하고,
상기 제 2 윈도우층은 상기 제 1 도전기판에 접속되고,
상기 제 1 광 흡수층은 상기 제 1 도전기판과 직접 접촉하는 태양광 발전장치. - 제 8 항에 있어서, 상기 제 1 태양전지의 하면 및 상기 제 2 태양전지의 상면 사이에 개재되고, 상기 제 1 태양전지의 하면 및 상기 제 2 태양전지의 상면에 직접 접촉되는 접속부재를 포함하는 태양광 발전장치.
- 제 8 항에 있어서, 상기 제 1 태양전지 및 상기 제 2 태양전지를 덮는 보호기판을 포함하는 태양광 발전장치.
- 제 10 항에 있어서, 상기 절연기판, 상기 제 1 태양전지, 상기 제 2 태양전지 및 상기 보호기판은 플렉서블한 태양광 발전장치.
