Claims (4)
- 회전자 블레이드와,상기 회전자 블레이드를 자력에 의해 지지하고, 상기 회전자 블레이드의 반경방향위치 및 축방향 위치를 조절하거나 상기 회전자 블레이드의 반경방향위치 또는 축방향 위치를 조절하는 자기베어링수단과,상기 회전자 블레이드를 회전 구동하는 회전구동수단과,상기 자기베어링수단 및 상기 회전구동수단의 하부에 배치되고, 배기구가 형성된 베이스부와,상기 베이스부의 하부에 상기 자기베어링수단 및 상기 회전구동수단을 내부에 넣어 밀폐하는 하부 커버와,상기 하부 커버의 내측부에 배치된 반도체장치와,상기 반도체장치의 열을 외부로 도출하는 냉각수단과,상기 자기베어링수단 및 상기 회전구동수단을 회전 제어하는 제어수단을 구비한 것을 특징으로 하는 터보분자펌프.
- 제1항에 있어서,상기 반도체장치에는, 상기 반도체장치의 온도를 검출하는 온도검출수단이 장착되고, 상기 온도검출수단의 검출 온도에 따라 경보를 출력하고, 운전을 정지하고, 또는 그 어느 하나의 처리를 하기 위한 온도이상검출부를 상기 제어수단에 구비한 것을 특징으로 하는 터보분자펌프.
- 제1항 또는 제2항에 있어서,상기 냉각수단은 상기 하부 커버의 하면에 배치된 것을 특징으로 하는 터보분자펌프.
- 제1항 또는 제2항에 있어서,상기 냉각수단은 상기 하부 커버 또는 상기 베이스부를 관통하여 배치된 열 파이프를 구비하며, 상기 열 파이프의 수열부에는, 상기 반도체장치가 배치된 것을 특징으로 하는 터보분자펌프.
