Abstract
고효율의 반도체 광전소자에 관해 개시된다.
개시된 반도체 광전소자는: 양자우물과 장벽 층으로 이루어진 활성 층과; 상기 활성 층 상하에 형성된 상부 및 하부 웨이브가이드 층; 상기 상부 및 하부 웨이브가이드 층 위 아래에 각각 형성된 상부 및 하부크래드 층; 및 상기 적 층을 지지하는 기판을 구비하고, 상기 활성 층 및 상하부 웨이브가이드 층 사이에 마련되는 것으로 상부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 큰 에너지 갭을 가지는 상부 광제한 층(optical confinement layer, OCL); 및 하부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 작은 에너지 갭을 가지는 하부 광제한 층이 마련되어 있는 구조를 가진다. 이러한 본 발명에 따르면, 내부손실이 감소하고 광제한 인자가 증가하여 문턱 이득 값을 크게 감소시킬 수 있다. 또한 파장변화(Blue shift)가 적은 양질의 장파장 LD를 얻을 수 있다.

본 발명은 반도체 광전소자(semiconductor opto-electronic device)에 관한 것으로서, 상세하게는 높은 광효율을 가지는 반도체 광전소자에 관한 것이다.
미국특허 7,058,105호는 질화물(nitride)계열의 화합물 반도체 광전소자의 하나인 반도체 레이저 소자의 일례를 개시한다. 이러한 질화물계의 발광 소자들 대부분 사파이어(sapphire)를 기판 소재로 이용한다. 일반적으로, 질화물계 레이저 다이오드에서 활성 층에서 형성되는 빛을 가이드하기 위한 웨이브가이드 층이 GaN 으로 형성되며, 또한, 전자와 빛을 동시에 구속(confine)하기 위하여 크래드 층은 AlxGa1-xN로 형성된다. AlxGa1-xN는 GaN 에 비해 에너지 갭이 크고, 활성 층인 InGaN와의 굴절률 차이가 웨이브가이드인 GaN 에 비해 더 크다. 크래드 층으로 사용하는 AlGaN 층은 웨이브가이드 층 및 n 타입 접촉 층(contact layer)으로 사용되는 GaN와 큰 격자 상수와 열팽창 계수의 차이를 나타내고 이로 인해 크랙(crack)을 형성하게 된다. 따라서 이로 인하여 크래드 층 물질인 AlxGa1-xN에서 Al의 조성비와 두께가 제한되어지고 있다. 다른 연구 그룹에서의 연구결과에 따르면 크래드 층의 Al의 제한된 조성비율은 AlGaN/GaN 초격자(super lattice) 경우 대략 14% 이며 제한 두께는 1㎛, 벌크(bulk) AlGaN의 경우 8% 및 1㎛ 정도로 보고되었다. 이와 같이 제한된 크래드 층의 두께와 Al 조성비에 기인하여 광제한(Optical confinement) 효과 향상에 한계가 존재하게 된다. 즉, 광제한 인자(optical confinement factor, OCF)의 감소 및 문턱전류(threshold current)의 증가시키는 요인이 될 수 있다. 따라서 내부양자효율(internal quantum efficiency) 향상 및 소자의 광출력 향상을 어렵게 한다.
본 발명은 광제한 팩터를 효과적으로 증대시키고 내부손실을 감소시켜 내부 양자 효율 및 신뢰성이 향상된 반도체 발광소자를 제공하는 것에 그 목적이 있다.
또한, 본 발명은 광 이득의 증가에 의해 레이저의 발진 개시 전류가 감소되고, 따라서 동작 입력 파워가 감소된 고효율의 반도체 발광소자를 제공함에 그 다른 목적이 있다.
본 발명의 한 실시예에 따르면,
양자우물과 장벽 층으로 이루어진 활성 층과; 상기 활성 층 상하에 형성된 상부 및 하부 웨이브가이드 층; 상기 상부 및 하부 웨이브가이드 층 위 아래에 각각 형성된 상부 및 하부크래드 층; 및 상기 적 층을 지지하는 기판을 구비하고,
상기 활성 층 및 상하부 웨이브가이드 층 사이에 마련되는 것으로 상부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 큰 에너지 갭을 가지는 상부 광제한 층(optical confinement layer, OCL); 및 하부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 작은 에너지 갭을 가지는 하부 광제한 층이 마련되어 있는 반도체 광전소자가 제공된다.
상기 본 발명의 반도체 발광소자에 있어서, 상기 기판은 Si, 사파이어, SiC 또는 GaN 중의 어느 하나로 형성될 수 있다.
이러한 본 발명은 질화물 반도체 발광소자에 적용되는 것이 바람직하다. 따라서, 상기 상부 및 하부 웨이브가이드 층은 p-AlzGa1-zN (0≤z≤0.5) 및 n-AlzGa1-zN (0≤z≤0.5)으로 형성되며, 상기 상부 및 하부 크래드 층은 각각 p-AlGaN/p-GaN, p-AlGaN/GaN, AlGaN/p-GaN 및 n-AlGaN/n-GaN, n-AlGaN/GaN, AlGaN/n-GaN, 또는 p-AlGaN 및 n-AlGaN으로 형성된다. 여기서 상기 상부 및 하부 웨이브가이드 층의 Al 조성은 상기 상부 및 하부 크래드 층의 Al 조성 보다 적어야 한다. 상기 상부 크래드 층의 위에와 하부 크래드 층의 하부에는 각각 p-GaN 콘택트 층 및 n-GaN 콘택트 층이 마련된다. 또한, 상기 활성 층은 AlvInxGa1-x-vN (0≤v,x≤1, 0≤x+v≤1)의 양자우물 층과 AlwInyGa1-y-wN (0≤w,y≤1, 0≤y+w≤1)의 장벽 층으로 형성된다. 활성 층에서 In의 조성은 양자우물의 것이 장벽 층의 것보다 같거나 높고(y≤x), Al의 조성은 양자우물의 것이 장벽 층의 것보다 같거나 낮다(v≤w). 상기 활성 층은 다중양자우물 또는 단일양자우물로 형성될 수 있다. 또한, 상기 활성 층은 GaN, AlGaN, InGaN 그리고 AlInGaN 중의 어느 하나의 물질로 형성될 수 있다.
본 발명의 반도체 광전소자의 상부 광제한 층은 Alx1Iny1Ga1-x1-y1N (0≤x1, y1≤ 1, 0≤x1+y1≤1)으로 형성되며, 하부 광제한 층은 Alx2Iny2Ga1-x2-y2N (0≤x2, y2≤ 1, 0≤x2+y2≤1)으로 형성되고 상기 하부 광제한 층의 In 조성이 상기 상부 광제한 층의 In 조성보다 큰(y1< y2) 것을 특징으로 한다.
본 발명의 다른 실시예에 따르면 본 발명의 반도체 광전소자는 활성 층에서 하부 광제한 층과 가장 가까운 장벽 층의 에너지 갭이 다른 장벽 층의 에너지 갭보다 작고 상기 하부 광제한 층의 에너지 갭은 그 장벽 층의 에너지 갭과 같은 구조를 가질 수 있다.
본 발명의 또 다른 실시예에 따르면 반도체 광전소자는 하부 광제한 층과 하부 웨이브가이드 층 사이에 완충 층이 더 구비되며 상기 완충 층의 에너지 갭은 상기 하부 광제한 층의 에너지 갭과 상기 하부 웨이브가이드 층의 에너지 갭 사이에 범위 값을 갖는 것을 특징으로 할 수 있다.
한편, 본 발명의 반도체 광전소자에서 상부 및 하부 광제한 층(OCL)에는 Si 또는 Mg가 도핑될 수 있다. 이러한 광제한 층(OCL)의 바람직한 두께는 100 내지 2000Å 범위 내의 값을 가진다.
이하, 첨부된 도면을 참조하면서 본 발명에 따른 반도체 발광소자의 바람직한 실시예를 설명한다.
본 발명이 제안하는 반도체 발광소자는 크랙(crack)이 발생되지 않는 최대의 Al 조성을 갖는 크래드 층의 구조하에서 광제한 인자 값의 증가 및 내부 손실을 감소시킴으로써 광이득을 증가시키기 위해 활성 층과 상 하부 웨이브가이드 층 사이의 에너지 갭 값을 가지는 상 하부 광제한 층(OCL)을 구비한다. 또한, 이러한 본 발명에 따른 발광소자는 상부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 큰 에너지 갭을 가지는 상부 광제한 층(optical confinement layer, OCL); 및 하부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 작은 에너지 갭을 가지는 하부 광제한 층이 마련되는 구조를 가진다. 이러한 구조를 가지는 본 발명의 반도체 발광소자는 후술 되겠지만 내부양자효율이 증대되고 레이저발진 개시 전류 및 동작 입력 파워(operation input power)가 감소되는 잇점을 가진다. 서술한 발진개시 전류 및 동작 입력 파워의 감소는 발진효율 증가 및 수명의 연장효과를 불러온다. 또한, 본 발명에 따르면 In 결합(incorporation)률이 증가하고 양자우물의 변형이 감소하여 파장변화(blue shift)가 감소된 양질의 장파장 레이저가 가능하다.
더불어 본 발명의 구조는 양자우물의 변형(Strain)에 의해 야기된 내부 전기장(ex, Piezo electric Field)의 영향이 감소하기 때문에 450nm 이상의 장파장 반도체 레이저 제조 시 여기 전력에 대한 파장변화(blue shift)가 적은 장파장 반도체 레이저 소자를 얻을 수 있다.
이러한 본 발명의 반도체 발광소자는 특히 질화물계열의 광전소자, 예를 들어 발광 또는 수광 소자 등의 전자소자에 적용될 수 있다.
도 1은 본 발명에 따른 광전 소자의 한 예로서 반도체 레이저 소자의 개략적 단면도이며, 도 2는 도 1에 도시된 소자에서 각 결정 층의 에너지 갭을 보이는 그래프이다.
도 1을 참조하면, Si, SiC, GaN 또는 사파이어로 된 기판(10) 표면에 Si 도핑된 GaN 콘택트 층(20)이 형성된다. 상기 콘택트 층(20) 위에는 InGaN 활성 층(50)을 주요구성요소로 포함하는 전자 발광 층이 마련되어 있다.
상기 활성 층(50)은 AlvInxGa1-x-vN (0≤v,x≤1, 0≤x+v≤1)의 양자우물 층(54)과 AlwInyGa1-y-wN (0≤w,y≤1, 0≤y+w≤1)의 장벽 층(52,56)으로 형성된다. 상기 활성 층(50)에서 In의 조성은 상기 양자우물 층(54)의 것이 장벽 층(52,56)의 것보다 같거나 높고(y≤x), Al의 조성은 상기 양자우물 층(54)의 것이 상기 장벽 층(52,56)의 것보다 같거나 낮다(v≤w). 상기 활성 층(50)은 다중양자우물 또는 단일양자우물로 형성될 수 있다.
상기 활성 층(50)의 상하에는 본 발명을 특징 지우는 비대칭적 OCL 층(45, 58)이 형성되어 있다. 예를 들어, 상부 OCL 층(58)은 p-형 또는 도핑 되지 않은 Alx1Iny1Ga1-x1-y1N (0≤x1, y1≤ 1, 0≤x1+y1≤1)으로 형성될 수 있고, 하부 OCL 층(45)은 n-형 또는 도핑되지 않은 Alx2Iny2Ga1-x2-y2N (0≤x2, y2≤ 1, 0≤x2+y2≤1)으로 형성될 수 있다. 이러한 OCL 층(58,45)의 에너지 갭(OCL)은 도 2에 도시된 바와 같이 상기 하부 OCL 층(45)의 In 조성이 상기 상부 OCL 층(58)의 In 조성보다 큰(y1< y2) 것을 특징이 있다. 상세하게는 상부 OCL 층(58)의 에너지 갭은 상부 웨이브가이드 층(60)의 것보다 작고 상기 장벽 층(52,56)에 비해서는 같거나 큰 에너지 갭을 가지며, 하부 OCL 층(45)의 에너지 갭은 하부 웨이브가이드 층(40)에 비해 에너지 갭이 작고 상기 장벽 층(52, 56)에 비해서는 같거나 작은 에너지 갭을 가지는 것을 특징으로 한다.
본 발명의 또 다른 실시예에 따르면 상기 하부 OCL 층(45)의 에너지 갭은 활성 층(50)에서 하부 OCL 층(45)과 가장 가까운 장벽 층(52)의 에너지 갭이 다른 장벽 층(56)의 에너지 갭보다 작고 상기 하부 OCL 층(45)의 에너지 갭은 그 장벽 층(52)의 에너지 갭과 같은 구조를 가질 수 있다.
본 발명의 반도체 광전소자는 하부 OCL 층(45)과 하부 웨이브가이드 층(40) 사이에 완충 층(미도시)이 더 구비되며 상기 완충 층의 에너지 갭은 상기 하부 OCL 층(45)의 에너지 갭과 상기 하부 웨이브가이드 층(30)의 에너지 갭 사이에 범위 값을 가질 수 있다.
한편, 본 발명의 반도체 광전소자에서 상부 및 하부 OCL 층(58,45)에는 Si 또는 Mg가 도핑될 수 있다. 이러한 상부 및 하부 OCL 층(58,45)의 바람직한 두께는 100Å 내지 2000Å 범위 내의 값을 가진다.
도 1에 도시된 바와 같이 상기 웨이브가이드 층(70, 40)은 각각 p-GaN 및 n-GaN으로 각각 형성되며, 경우에 따라서는 상부 및 하부 웨이브가이드 층(70, 40)은 p-AlzGa1-zN (0≤z≤0.5) 및 n-AlzGa1-zN (0≤z≤0.5)으로 형성될 수 있다. 이러한 웨이브가이드 층(70, 40)은 전술한 바와 같이 상기 OCL 층에 비해 큰 에너지 갭을 가진다. 그리고 상기 하부 웨이브가이드 층(40)의 아래에는 n-AlGaN/n-GaN, n-AlGaN/GaN, AlGaN/n-GaN 또는 n-AlGaN 크래드 층(30) 및 n-GaN 콘택트 층(20)이 순차적으로 마련되어 있다. 여기서 상기 상부 및 하부 웨이브가이드 층(70,40)의 Al 조성은 상기 상부 및 하부 크래드 층(80,30)의 Al 조성 보다 적어야 한다.
한편, 상기 상부 OCL 층(58)과 상부 웨이브가이드 층(70)의 사이에는 p-AlGaN EBL(60)이 개재되어 있다. 도 3에 도시된 바와 같이 EBL(60)의 에너지 갭이 다른 결정 층에 비해 가장 크며, 따라서 전자의 이동(overflow)을 방지하고 정공만 통과하도록 한다.
상기 p-GaN 상부 웨이브가이드 층(70)의 위에는 p-AlGaN/p-GaN, p-AlGaN/GaN, AlGaN/p-GaN 또는 p-AlGaN 크래드 층(80)과 p-GaN 상부 콘택트 층(90)이 형성되어 있다.
상기와 같이 상부 및 하부 OCL 층(58,45)이 활성 층의 양쪽에 마련되는 본 발명에 의하면, 제한된 Al조성과 AlGaN clad 층의 두께 하에서도 OCF (optical confinement factor)는 증가되고 내부손실(internal loss)은 감소되어 문턱이득(gain threshold) 값이 최소화 된다. 따라서 소자의 발진 전류 및 내부 양자효율이 향상되게 된다.
이러한 본 발명에 의하면 상하부 웨이브가이드 층에 더하여 이보다 좁은 에너지 갭을 가지고 상하부 에너지 갭이 비대칭인 OCL 층(58,45) 구조를 적용함으로써 이중 광제한(double optical confinement) 효과 및 활성 층(50)의 양자우물(54)에서의 In 결합(incorporation)률을 향상시킬 수 있다. 더불어 양자우물의 변형을 적게 주어, 450nm 이상의 장파장 발진 소자 제조 시 파장변화(blue shift)를 줄이기 때문에 장파장 레이저 제작을 가능하게 해준다.
도 3은 본 발명에 따라 하부 OCL 층(45)의 In 조성을 증가시킨 경우 In 조성별(1.5%, 3%, 4%) OCF의 변화를 보여준다. 이때 상부 OCL 층(58)의 In 조성은 1.5%으로 고정되어 있다. 도 3에서 보는 바와 같이 하부 OCL 층(45)의 In 조성이 1.5%에서 3%와 4% 증가할수록 OCF 값이 증가하는 것을 알 수 있다. 즉 상부와 하부의 OCL 층(58,45)의 In 조성이 다를 때, 다시 말해 에너지 갭이 비대칭을 이룰 때 OCF 값은 더욱 큰폭으로 증가함을 알 수 있다. 또한, In 조성별로 하부 OCL 층(45)의 두께 변화에 따라 OCF의 값이 변화하며, In 조성이 4% 일 때 가장 높은 OCF의 변화를 보여준다. 이것은, 하부 OCL 층(45)의 In 증가로 광 분포 (Optical Mode)의 최대치가 양자우물(QW)의 중심부에 가까워지기 때문이다.
도 4는 본 발명에 따라 하부 OCL 층(45)의 In 조성을 증가시킨 경우 In 조성 (1.5%, 3%, 4%) 별 내부손실(internal loss, ai)의 변화를 보여주는 그래프이다. 이때도 상부 OCL 층(58)의 In 조성은 1.5%으로 고정되어 있다. 도 5에서 보는 바와 같이 하부 OCL 층(45)의 In 조성이 1.5%에서 3%와 4% 증가할수록 내부손실이 감소하는 경향을 확인할 수 있다. 즉 상부와 하부의 OCL 층(58, 45)의 In 조성이 다를 때, 다시 말해 에너지 갭이 비대칭을 이룰 때 내부손실은 더 많이 감소하게 된다. 이것은, p-GaN 층으로 치우친 광분포가 줄어들어 p-GaN 층에서 발생한 광손실이 감소함으로 발생한 현상으로 해석된다.
도 5는 본 발명에 따라 하부 OCL 층(45)의 In 조성을 증가시킨 경우 In 조성별(1.5%, 3%, 4%) 문턱 이득(gain threshold) 값의 변화를 보여주는 그래프이다. 광손실(도 4)을 OCF값(도 3)으로 나누어준 값으로 정의되는 문턱 이득 값이 작을수록 소자의 발진 특성이 향상된 것으로 해석되는데, 본 데이터에서는 하부 OCL 층(45)의 In 조성이 1.5%에서 3%와 4%로 증가하여 상부와 하부의 OCL 층이 비대칭을 이루었을 때 문턱 이득 값이 현저하게 낮아진 것을 알 수 있다.
위의 결과를 토대로 관찰한 결과, 상부와 하부 OCL 층의 두께는 100Å에서 2000Å 범위 내로 조절이 가능하며, 상세하게는 200 Å에서 1200Å의 범위의 두께를 가지는 것이 바람직하다.
도 6은 하부 OCL 층(45)의 In 조성이 1.5%와 4%인 경우 여기 전력 변화에 대한 발진파장의 변화 및 그 차이를 보여주는 그래프이다. 하부 OCL 층(45)의 In 조성이 4% 일 때의 발진파장이 1.5% 일 때의 것보다 장파장의 광특성을 나타내고 있다. 또한, 하부 OCL 층(45)의 In 조성이 4% 일 때 여기 전력을 증가 시킴에 따라 보이는 파장변화(Blue-shift) (△λ= 4.3 nm)는 In 조성이 1.5% 일 때의 파장변화 (△λ= 8.1 nm)보다 50% 정도 적은 것을 확인할 수 있다.
본 발명에 의하면 상 하부 웨이브가이드 층에 더하여 이보다 좁은 에너지 갭을 가지고 상 하부 에너지 갭이 비대칭인 OCL 층 구조를 적용함으로써 이중 광제한(double optical confinement) 효과 및 활성 층의 양자우물에서의 In 결합(incorporation)률을 향상시킬 수 있다. 더불어 본 발명에 따르면 양자우물의 변형(Strain)에 의해 야기된 내부 전기장(ex, Piezo electric Field)의 영향을 적게 하기 때문에 450nm 이상의 장파장 반도체 레이저 제조 시 여기 전력에 대한 파장변화(blue shift)가 적은 장파장 반도체 레이저를 얻을 수 있게 된다. 이상과 같은 본 발명에 따른 광전소자는 질화물계 발광소자 및 수광소자 등에 적용될 수 있다. 즉, 본 발명에 따른 광전소자는 질화물계로 제작된 발광소자인 백색(white), 청색(blue), 녹색(green) LED, 자외선(UV), 자색(violet), 청색(blue), 녹색(green) LD 및 수광소자, 전자소자 등 모든 소자에 적용될 수 있다.
본 기술분야에서 숙련된 자들에게, 본 발명의 정신을 이탈하지 않고 전술한 바람직한 실시예를 고려한 많은 변화와 수정은 용이하고 자명하며, 본 발명의 범위는 첨부된 청구범위에 의해 보다 명확하게 지적된다. 본원의 기술내용의 개시 및 발표는 단지 예시에 불과하며, 첨부된 청구범위에 의해 보다 상세히 지적된 본 발 명의 범위를 제한하는 것으로 이해되어서는 안 될 것이다.
Claims (15)
- 양자우물과 장벽 층으로 이루어진 활성 층과;상기 활성 층 상하에 형성된 상부 및 하부 웨이브가이드 층;상기 상부 및 하부 웨이브가이드 층 위 아래에 각각 형성된 상부 및 하부크래드 층; 및상기 적 층을 지지하는 기판을 구비하고,상기 활성 층 및 상하부 웨이브가이드 층 사이에 마련되는 것으로 상부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 큰 에너지 갭을 가지는 상부 광제한 층(optical confinement layer, OCL); 및 하부 웨이브가이드 층에 비해 에너지 갭이 작고 상기 장벽 층에 비해서는 같거나 작은 에너지 갭을 가지는 하부 광제한 층이 마련되어 있는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서, 상기 상부 웨이브가이드 층과 그 하부의 상부 광제한 층의 사이에 전자차단 층(electron blocking layer)이 개재되어 있는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 기판은 Si, 사파이어, SiC 또는 GaN 중의 어느 하나로 형성되는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 상부 및 하부 웨이브가이드 층은 p-AlzGa1-zN (0≤z≤0.5) 및 n-AlzGa1-zN (0≤z≤0.5)으로 형성되며, 상기 상부 및 하부 크래드 층은 각각 p-AlGaN/p-GaN 및 n-AlGaN/n-GaN, 또는 p-AlGaN 및 n-AlGaN으로 형성되며, 상기 양자우물 층은 AlvInxGa1-x-vN (0≤v,x≤1, 0≤x+v≤1)으로 형성되고 상기 장벽 층은 AlwInyGa1-y-wN (0≤w,y≤1, 0≤y+w≤1, y≤x, v≤w)로 형성되는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 상부 광제한 층은 Alx1Iny1Ga1-x1-y1N (0≤x1, y1≤ 1, 0≤x1+y1≤1)으로 형성되며, 상기 하부 광제한 층은 Alx2Iny2Ga1-x2-y2N (0≤x2, y2≤ 1, 0≤x2+y2≤1)으로 형성되고 상기 하부 광제한 층의 In 조성이 상기 상부 광제한 층의 In 조성보다 큰(y1< y2) 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 활성 층은 다중양자우물 층으로 이루어진 것을 특징으로 하는 반도체 광전소자.
- 제 6 항에 있어서,상기 활성 층에서 상기 하부 광제한 층과 가장 가까운 장벽 층의 에너지 갭이 다른 장벽 층의 에너지 갭보다 작고 상기 하부 광제한 층의 에너지 갭은 그 장벽 층의 에너지 갭과 같은 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 하부 광제한 층과 상기 하부 웨이브가이드 층 사이에 완충 층이 더 구비되며 상기 완충 층의 에너지 갭은 상기 하부 광제한 층의 에너지 갭과 상기 하부 웨이브가이드 층의 에너지 갭 사이에 범위 값을 가지는 것을 특징으로 하는 반도체 광전소자.
- 제 7 항에 있어서,상기 하부 광제한 층과 상기 하부 웨이브가이드 층 사이에 완충 층이 더 구비되며 상기 완충 층의 에너지 갭은 상기 하부 광제한 층의 에너지 갭과 상기 하부 웨이브가이드 층의 에너지 갭 사이에 범위 값을 가지는 것을 특징으로 하는 반도체 광전소자.
- 제 1항에 있어서,상기 상부 및 하부 광제한 층에는 Si 또는 Mg 중의 어느 하나가 도핑되어 있는 것을 특징으로 하는 반도체 광전소자.
- 제 7 항에 있어서,상기 상부 및 하부 광제한 층에는 Si 또는 Mg 중의 어느 하나가 도핑되어 있는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 상부 및 하부 광제한 층의 두께는 100Å 내지 2000Å 범위 내의 값을 가지는 것을 특징으로 하는 반도체 광전소자.
- 제 7 항에 있어서,상기 상부 및 하부 광제한 층의 두께는 100Å 내지 2000Å 범위 내의 값을 가지는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 상부 및 하부 광제한 층의 두께를 바람직하게는 200 Å에서 1200Å의 범위의 두께를 가지는 것을 특징으로 하는 반도체 광전소자.
- 제 1 항에 있어서,상기 상부 및 하부 광제한 층의 두께가 서로 다른 것을 특징으로 하는 반도체 광전소자.
