Abstract

Description
본 발명은 유전 장벽 필름, 특히 광학적, 전기적, 마찰 및 생체이식용 장치에 사용되는 고밀도 광학 재료층을 형성하는 유전 장벽 필름에 관한 것이다.
본 발명은 Richard E. Demaray, Mukundan Narasimhan 및 Hongmei Zhang에 의여 2003년 2월 27일에 출원된 미국 가출원 60/451,178 "유전 장벽 필름" 을 우선권주장하여 상기 출원의 내용은 그 전체로서 여기에 참고문헌으로 도입하고 Mukundan Narasimhan 및 Peter Brooks에 의하여 2003년 9월 25일에 출원된 미국 가출원 60/506,128에 대하여 우선권을 주장하며 상기 출원의 내용은 그 전체로서 여기에 참고문헌으로 도입한다.
유전 장벽층은 유기 발광다이오드(OLEDs) 및 다른 광학 또는 전자 장치를 위한 보호층으로서 중요성이 증대되고 있다. 특히 유기 장벽층은 다른 장치의 작동을 보호하고 강화하기 위하여 적절한 전기적, 물리적 및 광학적 특성을 가지는 얇은 필름을 증착시킨다. 유전 장벽층은 광학적, 전기적 또는 마찰 장치에 사용될 수 있다. 예를 들면 터치 스크린 디스플레이는 물리적 마모를 막고 동시에 대기 오염물질의 침투를 막기 위하여 광학적으로 투명한 보호층을 필요로 한다.
이러한 유전층을 형성하는데 이용될 수 있는 많은 박막 증착 기술은 어떠한 이온 치밀화 또는 기판 바이어스 치밀화의 임의의 형태를 포함한다. 이러한 치밀화 방법은 화학적 기상 증착(CVD)이나 물리적 기상 증착(PVD)의 전형적인 원주상 박막 구조체를 제거한다. 이러한 치밀화는 증착하는 동안 필름에 "충격(bombard)"을 가하기 위하여 배열된 2차 이온샘에 의하여 이루어질 수 있다는 것은 널리 알려져 있다. 예를 들어, W. Essinger의 "박막 필름 증착에 지지되는 이온살을 위한 이온샘", Rev. Sci. Instrument(63) 11-5217(1992)나 전자살 증발 필름(e-빔)을 위한 파장 이동에 수증기를 노출시킨 효과에 관해 논의한 Hrvoje Zore 외 다수인의 저서인 Proceedings of the Society of Vaccum Coaters, 41st Annual Technical Conference Proceedings, 243-247, 1998에 그러한 내용이 소개되어 있다. 특히 Zorc 외 다수인은 전자살(e-빔) 증발 필름을 위한 파장에 있어서 15가지 정도의 개선 요인을 25℃에서 습도 30%에 노출시킨 후 직접 이온살 샘으로 증착시킨 e-빔 필름과 비교하여 증명하였다.
D.E. Morton 등은 Proceedings of the Society of Vaccum Coaters, 41st Annual Technical Conference, April 18-23, 1998에서 "저지수 재료로서 실리콘 다이옥사이드 및 티타늄 다이옥사이드, 탄탈 펜톡사이드, 니오브 펜톡사이드 중 어느 하나로 이루어진 습기에 안정적인 고밀도 광학 필름층"을 제공하기 위하여 산소 이온을 형성하기 위한 "냉음극 이온샘"에 의하여 적층된 SiO2와 TiO2층이 교대로 반복한 것을 포함하는 광역 유전 통과 필터를 설명하였다. Morton 외 다수인에 의하여 기재된 결과는 실온에서 습도 저항력이 100% 습도인 경우까지 이르며 이는 회전 판 상에 실장된 기판 상에 증착된 단일 유전층의 광학 수행에 의하여 측정된다. Morton 등의 논문에서 실험된 6개의 샘플의 광학 소멸상수는 0.1 내지 1.6ppt까지 다양한데 이는 유전층에 결함이나 흡수 중심이 상당히 축적되어 있다는 것을 알 수 있다. 또한 무필름 두께 또는 필름 두께의 균일성에 대한 데이타가 134 내지 632볼트 사이의 이온살 에너지와 5amps까지의 이온살 전류에서 Morton 등에 의해 보고되지 않았다. 따라서 Morton 등은 광학장치를 위하여 우수한 장벽층 역활을 하는 필름을 설명하는데 실패하였다.
이온 코팅이나 활성화 반응 증착과 같은 자기 바이어스 물리 기상 증착은 높은 마모 저항 코팅수단으로 잘 알려져 있다. 그러나 이러한 코팅은 수백 볼트의 바이어스 전압에서 증착되고 표면을 관통하여 기판재료와 반응하는 이온 플럭스로 관통 표면처리를 하거나 또는 필름의 원주상 구조를 감소시키기 위한 이온이다. "필터화 음극 진공 아크(arc)" (FCVA-http://www.nanofilm-system.com/eng/fcva_technology.htm 참조)는 이온 플럭스로부터 고밀도 필름을 형성하는데 이용되어 왔다. 이 경우 이온은 형성되고 자기 벡터에 의하여 중성의 기상 플럭스로부터 분리되어 그 중 양전하를 띠는 것들만 기판에 충돌한다. 바이어스 전압은 평균 전이 에너지가 약 50에서 수백 볼트까지 유효하도록 미리 설정될 수 있다. 더 낮은 이온 에너지는 보고된바 없는데 이는 유용한 공간 전하 밀도를 가지는 더 낮은 에너지의 이온 플럭스를 추출하여 보내는데 문제가 있기 때문이다. 고이온 에너지에서 재-스퍼터링에 의하여 비록 조잡하기는 하지만 알루미늄의 두꺼운 보호층과 4면 탄소와 같은 다른 재료들이 상업적 수준의 효용을 가지는 절단도구 또는 트위스트 드릴 상에 이 공정으로 증착될 수 있다. 이온 플럭스의 코팅 종류가 제한되어 있어 코팅률이 낮다. 최상의 또는 가장 단단한 탄소 필름은 직경 12"까지 기판상에 예를 들면 초당 0.3nm의 최저 증착속도로 증착된다.
600nm 파장에서 FCVA에 의해 증착되는 ZnO 필름의 전달률은 약 50볼트보다 크지않은 기판 바이어스 전압 및 430℃ 의 증착온도에서 약 90%의 600nm에서 최대 전달률을 가지는, 약 230℃까지 증착온도를 증가시켜 단일 필름을 위하여 실온에서 약 50%에서 약 80%까지 증가된다. 이 고온 과정은 이온에 의하여 손상된 필름을 수선하기위한 열적 냉각과정이 사용된다는 것을 말해준다. 200볼트의 바이어스 가지는 FCVA 증착하는 경우 투과율은 훨씬 감소한다. 이러한 방식으로 증착된 FCVA 필름은 다결정질인 것으로 알려지고 있다. FCVA층에 나타나는 결함구조는 효과적인 광학 장벽층을 형성하기에는 너무 크다. 더욱이 결정질 필름의 이온 스퍼터링은 더 높은 표면 조도에 기인하는 결정배향에 의존한다. 보호층에 형성된 결함구조는 층의 광학 품질을 저하시킬 수 있고 층을 통한 대기오염물질의 확산통로를 제공할 수 있어 층의 보호특성을 떨어뜨린다.
이온 바이어스 필름은 예를 들면 광기전력, 반도체화 및 전자발광 필름과 같은 전자 및 광학 필름을 보호하는 만족스러운 장벽을 제공하는데 상당한 발전을 보이고 있다. 특히 칼슘이나 다른 고반응 금속이 처리된 전극 및 다른 흡습 또는 반응성 재료를 사용하는 유기 발광 다이오드는 이러한 필름으로 보호될 수 있다. 그러나 필터화 음극 진공 아크 코팅 기술 또는 FCVAC 방법의 지금까지 최대 바이어스 공정은 약 1 제곱 센티미터 당 약 1개 이상의 입자 밀도를 가지는 필름을 생산할 수 있다. 이는 이 공정에서 사용되는 고전압에서 높은 재-스퍼터링률이 표면을 거칠게 만들기 때문일 것이다. 입자가 존재한다는 것은 수증기나 산소의 확산이 진행될 수 있는 결합이 있음을 나타낸다는 것은 확실하다. 또한 FCVAC 방법에서 형성된 표면 조도는 압력과 형태 및 투명도, 굴절률의 단일성에 영향을 준다. 재-스퍼터된 필름은 공정 챔버 차폐막으로부터 떨어지거나 이온살 과정에서 존재하는 넓은 전기장에 의하여 필름 표면으로 모인다. 어느 경우나 필름 두께보다 큰 입자의 입자 결함 밀도는 핀홀 밀도나 필름의 불연속 증착에 의한 다른 결함을 좌우한다. 이는 시계 필름선이 필름 두께보다 큰 입자를 코팅할 수 없고, 필름 두께보다 큰 수 개의 입자를 두기 때문이다.
수개 전자 볼트를 초과하는 이온-바이어스 또는 자기-바이어스 에너지의 경우 바이어스 과정에 참여한 이온의 전이 에너지가 필름의 화학 결합에너지보다 클 수 있다. 그 후 충격 이온은 존재하는 필름의 원자들의 전방 확산 또는 존재하는 필름의 원자들의 후방 스퍼터되게 할 수 있다. 마찬가지로 참여 이온은 성장하는 필름에 흡수되거나, 확산되거나 또는 필름표면으로부터 흡수될 수 있다. 존재하는 필름의 스퍼터링 및 존재하는 필름으로부터 확산은 모두 수평으로부터 약 45°의 입사각도에서 쉽게 이루어진다. 이온 코팅 과정에서 대부분은 이온살이 코팅될 표면에 직각으로 입사된다. 그러나 기재된 바와 같이 화학적 역치값을 초과하는 이온 에너지에서는, 특히 약 20볼트를 넘는 에너지에서, 화학결합 에너지를 초과하는 이온에너지에 의한 필름이나 기판의 손상이 표면조도를 형성시키고, 광학적 흡수성을 증가시켜 결함을 일으킨다.
FCVA 과정의 경우 조도는 필름이 두꺼워질수록 증가하는 관계에 있는데, 자기 바이어스 입사 구리이온에 의하여 차별적인 스퍼터링으로 인한 다중 결정질 구리 표면이 실질적으로 거칠어지는 것에 기인하여 50nm의 필름의 조도 약 0.2nm에서 400nm 구리 필름의 조도 약 3nm까지 증가한다. 이러한 필름은 특히 서로 다른 굴절률을 가지는 두 층간에 빛을 확산시킨다. 아직까지 FCVA 방법에 의해 생산된 필름의 장벽특성 또는 유전성은 발견된바 없다.
적층된 필름을 충전하는 것 또한 이온살 적층 유전체의 고유한 문제점이다. 아직까지 예를 들면 트랜지스터 게이트층에 필요한 전기용량을 제공하는 저온 유전체나 이온살 유전체는 알려지지 않고 있다. 이온살은 필름 속에 전하 인온을 주입하여 넓은 네거티브 평활띠 전압 및 필드가 형성되는데 이로 인하여 약 450℃ 이하의 온도에서 보호층 처리가 되지 않는다. 유전층의 표면전하는 전기용량이 느리게 축적되게 하고 트랜지스터 응용에서 신속한 전도 개시를 방해한다. 그 결과 아직까지 바이어스 또는 비바이어스를 불문하고 증착된 저온 유전체가 저온 트랜지스터 응용에 사용된 경우가 없다.
따라서 광학적, 전기적, 마찰 및 생의학적 용도의 장벽으로 사용되는 우수한 특성과 밀도의 유전층이 필요하다.
본 발명에 따른 펄스화, 바이어스화, 광역 물리적 기상 증착 방법에 의해 증착된 금속-산화물 재료층으로 형성된 하나 또는 그 이상의 유전층이 개시되어 있다. 본 발명에 따른 유전체 장벽층은 적어도 하나의 고밀도 금속 산화물층으로부터 형성될 수 있다. 본 발명에 따른 유전체 장벽층은 전기적, 광학적 또는 의학적 장치를 형성하기 위하여 증착될 수 있는 기초 구조 및 상부 구조의 물리적 마모 및 대기 오염물질에 대한 보호층으로서 뛰어난 성능을 가지고, 초저 결함을 가지는 고화된, 고균일, 초평탄 무정형층일 수 있다.
따라서 본 발명에 따른 장벽층은 펄스화-DC, 기판 바이어스화 물리적 기상 증착에 의해 기판상에 증착된 치밀한 무정형 유전층을 포함하고, 여기서 치밀한 무정형 유전층은 장벽층이다. 더욱이 이 증착은 광역 타겟으로 수행될 수 있다. 본 발명에 따른 장벽층을 형성하는 방법은 기판을 제공하는 단계 및 펄스화-DC, 바이어스화 광 타겟 물리적 기상 증착법으로 기판상에 고밀도, 무정형, 유전재료를 증착시키는 단계를 포함한다. 더욱이 이 방법에서 이 기판 상에 연금속 브레스(breath) 처리하는 단계를 포함할 수 있다.
유전체 장벽 적층은 본 발명에 따른 하나 또는 그 이상의 장벽층들을 포함하는 임의의 개수의 각 층들을 포함할 수 있다. 어떤 실시예에서 각 장벽층은 광학층일 수 있다. 특히 불용성 금속 산화물 재료의 저지수 및 고지수의 대체층이 예를 들면 광학장치의 무반사 또는 반사 코팅으로 배열될 수 있다. 이렇게 본 발명에 따른 유전체 장벽은 광학장치의 기능적 부위로서 뿐만 아니라 보호적 기능을 제공한다. 본 발명의 어떤 실시예에서 예를 들면, 본 발명에 따른 유전체 장벽은 캐비티 강화 LED 제품 또는 트랜지스터 구조의 보호체 또는 형성체로 사용될 수 있다. 또한 본 발명에 따른 장벽의 어떤 실시예의 바람직한 유전체 특성은 저항체 또는 전기용량 유전체를 형성하기 위한 유전층으로 사용될 수 있다.
어떤 실시예에서 연금속(예를 들면 인듐) 브레스 처리는 장벽층의 증착 전에 사용될 수 있다. 이러한 브레스 처리는 본 발명에 따른 장벽층의 실시예에서 현저하게 표면 조도를 향상시키고 WVTR 특성을 강화시키는 것을 알 수 있다.
본 발명에 따른 이들 또는 다른 실시예에서 이하 특징과 관련되어 아래에 더 설명 및 검토하고 있다. 상술한 일반적 설명 및 이하 구체적인 설명 모두는 청구된 발명을 한정하지 않고 실시예 또는 설명예인 것으로 이해된다. 더욱이 본 발명에 따른 층착 또는 장벽층의 형성 또는 연금속 브레스 처리에 관한 구체적인 설명 또는 이론은 단지 설명을 위해 기재된 것이지 본 발명의 개시 또는 청구된 발명의 범위를 제한하려는 의도는 아니다.
본 발명의 어떤 실시예에 따른 장벽층은 이러한 장벽층의 어떤 특정 예들에 대하여 아래에서 더 설명되는 펄스화-DC, 기판 바이어스화, 광타겟 물리 기상 증착법의 의해 증착된다. 본 발명의 실시예에 따른 장벽층의 어떤 실시예는 특히 저결함 농도 및 고표면조도를 가지는 고밀도, 고균일, 고무정형층의 특징을 가질 수 있다. 더욱이 본 발명의 실시예에 따른 장벽층은 이러한 층들로 형성된 광학 또는 전기장치 내의 자기보호 광학 또는 전기층인 이러한 장벽층을 가져 우수한 광학적 및 전기적 특정을 가질 수 있다.
예를 들면 본 발명에 따른 장벽층의 어떤 실시예는 우수한 광학적 투명성을 가질 수 있다. 더욱이 각 장벽층의 반사지수는 층착 재료에 의존하고, 따라서 본 발명에 따른 다중 장벽층의 적층은 광학장치의 높은 자기제어, 및 자기보호, 반사 또는 비반사 코팅을 가져올 수 있다. 또한 본 발명에 따른 어떤 실시예에 따른 장벽층은 또한 자기 보호할 수 있는 광학적 활성층을 형성할 수 있는 광학적 활성 불순물을 첨가할 수 있다. 예를 들면 에르븀 또는 이트륨과 같은 희토류 이온의 증착은 광학 증폭기 또는 주파수 전환기에 사용될 수 있다.
또한 본 발명에 따른 장벽층의 실시예는 고효율의 유전성을 가질 수 있고, 따라서 자기보호 전기층으로 사용될 수 있다. 본 발명의 실시예에 따른 어떤 장벽은 예를 들면 저항층으로 사용될 수 있다. 다른 실시예는 축전지 내의 고유전 불변층으로 사용될 수 있다. 이러한 장치들에 유용한 유전체 장벽층의 실시예는 아래에 더 검토하기로 한다.
산화물 필름의 RF 스퍼터링은 그 출원의 내용은 그 전체로서 여기에 참고문헌으로 도입었고, 본 발명과 같은 동일한 양수인에게 양도된 "평면 광학 장치 및 이들의 제조방법"라는 제목으로 Demaray 등에 의하여 2001. 7. 10에 출원된 제09/903,050호 출원에서 검토되고 있다. 더욱이 본 발명에 따른 반응기 내에 사용될 수 있는 타겟은 그 출원의 내용은 그 전체로서 여기에 참고문헌으로 도입었고, 본 발명과 같은 동일한 양수인에게 양도된 2002. 3. 16.에 출원된 미국출원 제10/101,341호에서 검토되고 있다. 펄스화-DC, 기판 바이어스화, 광-타겟 물리적 기상 증착(PVD)법 내의 산화물의 증착방법은 그 출원의 내용은 그 전체로서 여기에 참고문헌으로 도입었고, 본 발명과 같은 동일한 양수인에게 양도된 2002. 3. 16.출원된 미국출원 제10/101863호(이하 "펄스화, 바이어스화 방법"이라 함)에서 더 검토되고 있다.
도 1A 및 1B는 본 발명의 실시예에 따른 타겟(12)으로부터 재료의 스퍼터링을 위한 반응 장치(10)를 도시하고 있다. 어떤 실시예들에 있어서, 장치(10)는 예를 들면 Komatsu에 적용된 AKT-1600 PVD(400×500mm 기판 크기) 또는 Komatsu, Santa clara, CA에 적용된 AKT-4300(600×720mm 기판 크기)에 채용될 수 있다. 이 AKT-1600 반응기는 예를 들면 진공 전이 챔버에 의해 연결되는 3 또는 4개의 증착 챔버를 가진다. 이러한 AKT PVD 반응기는 재료 필름이 증착하는 동안 펄스화 DC 전원이 타겟에 공급되고 RF 전원이 기판에 공급되도록 변경될 수 있다.
장치(10)는 필터(15)를 통하여 펄스화 DC 전원 서플라이(14)에 전기적으로 연결된 타겟(12)을 포함한다. 어떤 실시예에서 타겟(12)은 재료를 기판(16) 상에 증착되도록 하기 위한 광역 스퍼터 전원 타겟이다. 기판(16)은 타겟(12)과 평형하게 마주보도록 위치한다. 타겟(12)은 전원이 그 곳에 인가될 때 음극으로서 기능하고 음극에 상응하도록 정해진다. 타겟(12)에 전원의 인가는 타겟(12) 아래에 플라즈마(53)를 형성시킨다. 마그네트(20)은 타겟(12)의 상부를 가로질러 스캔된다. 기판(16)은 절연체(54)를 통하여 전극(17)과 전기용량적으로 연결된다. 전극(17)은 RF 전원 서플라이(18)와 연결될 수 있다.
장치(10)에 의해 행하여진 것과 같이 펄스화 반응 DC 마그네트론(magnetron) 스퍼터링을 위하여 전원 서플라이(14)에 의하여 타겟(12)으로 제공되는 전원의 극성은 양전위와 음전위 사이에서 진동한다. 양전위 주기동안 타겟(12) 표면 상의 절연층은 방전되어 아킹(arcing)이 차단된다. 아크(arc) 프리 증착을 위하여, 펄스화 DC 전원 서플라이(14)의 펄스진동수은 적어도 부분적으로 타겟 재료, 음극 전류 및 역전시간에 의존할 수 있는 임계 진동수을 초과할 수 있다. 고급 산화물 필름은 장치(10) 내에서 반응 펄스 DC 마그네트론 스퍼터링을 사용하여 제조될 수 있다.
펄스화 DC 전원 서플라이(14)는 임의의 펄스화된 DC 전원 서플라이, 예를 들면 Advanced Energy Inc.의 AE Pinnacle Plus 10K 일 수 있다. 이 예로든 서플라이에서 펄스화 DC 전원의 10kW까지 0 내지 350KHz의 주파수에서 제공될 수 있다. 역전압은 음극 타겟 전압의 10%이다. 다른 전원 공급의 이용은 다른 전원 특징, 진동수 특징 및 역전압%를 일으킬 수 있다. 전원 서플라이(14)의 이 실시예 상에서 역전 시간은 0 내지 5㎲ 사이에서 조절될 수 있다.
필터(15)는 전원 서플라이(18)로부터 나오는 바이어스 전원이 펄스화 DC 전압 서플라이(14)와 결합하는 것을 막는다. 어떤 실시예에서 전원 서플라이(18)는 2MHz RF 전원 서플라이이고, 예를 들면 ENI, Colorado Springs, Co에 의해 제조된 Nova-25 전원 서플라이일 수 있다. 따라서 필터(15)는 2MHz영역 제거필터이다. 어떤 실시예에서 필터의 영역폭은 약 100kHz일 수 있다. 필터(15)는 따라서 기판(16)으로부터 바이어스로의 2MHz 전원이 전원 서플라이(18)가 손상되는 것을 막아준다.
그러나 RF 및 펄스화 DC 증착된 필름은 충분하게 치밀화하지 않고 거의 원주형과 같은 구조를 가진다. 이러한 원주형 구조는 이 구조때문에 발생되는 스케터링 손실 및 핀홀로 인하여 광학적 응용이나 장벽층 형성에 불리하다.증착 동안에 웨이퍼(16) 상의 RF 바이어스를 적용하여, 증착된 필름이 에너지화 이온 충격에 의하여 치밀화될 수 있고 원주상 구조는 상당히 제거될 수 있다.
예를 들면 AKT-1600에 기초한 시스템을 사용하는 본 발명에 따른 장벽층의 어떤 실시예에 따른 생성물에서, 타겟(12)은 약 400×500mm의 면적을 가질 수 있는 기판 상에 필름을 증착하기 위하여 4분당 약 675.70×582.48의 활성크기를 가질 수 있다. 기판(16)의 온도는 약 50C 내지 500C 사이를 유지할 수 있다. 타겟(12)와 기판(16) 사이의 거리는 3 내지 9㎝ 범위이다. 방법에 사용되는 기체(예를 들면, 이에 한정되는 것은 아니나 Ar 및 O2의 혼합기체)는 장치(10)의 챔버 내 압력이 약 0.7 내지 6 미리토르(militorr)를 유지하면서 최대 약 200sccm 속도로 장치(10)의 챔버 속에 삽입될 수 있다. 마그네트(20)은 타겟(12)의 평면에 직접적으로 약 400 내지 약 600가우스(Gauss)의 세기로 자기장을 형성하고 약 20-30 초/스캔보다 작은 속도로 타겟(12)을 가로질러 움직인다. 이 AKT 1600 반응기를 사용하는 어떤 실시예에서 마그네트(20)은 약 150mm×600mm의 면적을 가지는 경기장 트랙 형태의 마그네트일 수 있다.
도 1C는 본 발명에 따른 기판(120) 상에 증착된 유전체 장벽층(110)을 도시하고 있다. 기판(120)은 임의의 기판, 예를 들면 플라스틱, 유리, Si-웨이퍼 또는 다른 재료일 수 있다. 기판(120)은 유기발광다이오드(OLED) 구조체, 반도체 구조체 또는 다른 장벽층 구조체와 같이 장벽층(110)에 의하여 보호될 수 있는 장치 또는 구조체를 더 포함할 수 있다. 장벽층(110)은 금속 산화물이며 그 금속은 Al, Si, Ti, In, Sn 또는 다른 금속 산화물, 질화물, 할로겐화물 또는 다른 유전체이다. 예를 들면 높은 반사지수의 장벽층은 7KW/200W/200KHz/60Ar/90O2/950s(펄스화-DC 타겟 전원의 7WK, 기판 바이어스 전원의 200W, 200KHz는 펄스화-DC 타겟 전원의 펄스 진동수, 60sccm Ar 기체 흐름, 90sccm O2 기체 흐름, 950s 총증착시간)의 증착변수를 가지는 티타늄 타겟으로부터 TiO2 증착에 의해 형성될 수 있다. 다른 예로 낮은 반사지수의 장벽층은 3KW/200W/200KHz/85Ar/90O2/1025(펄스화-DC 타겟 전원의 3WK, 기판 바이어스 전원의 200W, 200KHz는 펄스화-DC 타겟 전원의 펄스 진동수, 85sccm Ar 기체 흐름, 1025초 증착시간동안 90sccm O2 기체 흐름)의 증착변수를 가지는 95% Al 및 8% Si(예를 들면 92-8 또는 92/8 층)인 타겟으로부터 형성될 수 있다. 아래에서 더 논의되는 것과 같이 방법변수의 넓은 범위는 본 발명에 따른 장벽층을 보장하는데 유용할 수 있다.
본 발명에 따른 장벽층은 임의의 산화물 재료로부터 형성될 수 있다. 예를 들면 MgO, Ta2O5, TiO2, Ti4O7, Al2O3, SiO2, 실리콘-리치 SiO2 및 Y2O3. Nb, Ba, Sr 및 Hf의 산화화합물은 본 발명에 따른 장벽층을 형성하기에 또한 유용하다. 더욱이 장벽층은 광학 활성층을 형성하기 위하여 희토류 이온이 첨가될 수 있다. 특정층(예를 들면 TiO2층 및 상술한 92-8층)의 증착을 위하여 여기서 제공되는 변수는 단지 예로 든 것이며 제한할 의도는 아니다. 더욱이 각 방법변수들은 단지 대략적인 것이다. 이들에서 언급된 각 변수들(예를 들면 전력수준, 진동수, 기체흐름 및 증착시간)의 넓은 범위는 본 발명에 따른 장벽층 형성에 사용될 수 있다.
유전체 장벽층(110)은 또한 고광학 투과성을 가질 수 있는 고밀도, 균일, 무결함 무정형 유전체층을 특징으로 할 수 있다. 이러한 필름은 Ar/O2 기체흐름 내에서 금속 타겟으로부터 펄스화-DC, 기판 바이어스 PVD 방법으로 증착될 있다. 아래서 더 논의되는 바와 같이 유전체 장벽층(110)의 어떤 실시예들은 더욱이 우수한 표면조도의 특징을 가진다. 특히 더 아래 및 제공되는 실시예 및 데이타에서 논의되는 바와 같이 본 발명의 실시예에 따른 유전체 필름의 증기 전달률은 MOCON 시험장치(Minneapolis의 MOCON 시험서비스를 참고로한 MOCON, MN)로 얻었어며 그 값은 1×10-2gm/m2/일보다 작고, 대게 3×10-3gm/m2/일보다 작다.
유전체 장벽 적층은 장벽층(110) 위에 장벽층을 더 증착시켜 형성될 수 있다. 적층된 장벽층의 임의의 개수는 결과 구조체가 장벽층으로서의 기능과 결과 장치에서의 다른 목적을 더 잘 가질 수 있도록 달라질 수 있다. 더욱이 연금속 브레스 처리는 본 발명의 실시예에 따른 장벽층의 증착에 선행하여 수행될 수 있다. 연금속 브레스 처리는 아래에 더 설명하는 바와 같이 연금속 증기에 기판을 노출시켜 수행될 수 있다.
도 2A는 광학 기능뿐만 아니라 장벽 구조체로서 사용될 수 있는 유기체 적ㅊ층(120)의 일 실시예를 나타내고 있다. 유기체 적층(120)은 본 발명의 실시예에 따라 다수의 장벽층(101, 102, 103, 104 및 105)을 포함한다. 각 장벽층(101, 102, 103, 104 및 105)은 미국 출원 제10/101,863호에서 보다 상세히 기재된 것과 같은 증착법을 사용하여 증착될 수 있다. 증착은 장치(10)에 대해서는 일반적으로 상술하였다. 일반적으로 유전체 적층(120)는 임의의 개수의 층을 포함할 수 있다. 특히 유전체 적층(120)은 단일 장벽층만 포함할 수 있다. 도 2A에 도시된 장벽 적층(120)의 특별한 예는 101, 102, 103, 104 및 105의 5층을 포함하고 있다. 도 2A에 도시된 유전체 적층(120)의 실시예에서 유전체 층(101, 103 및 105)는 티타니아(titania, TiO2)와 같은 높은 지수 금속으로 형성된다. 층(102 및 104)은 가능하면 알루미나(예를 들면 양이온%로 92%실리카 및 8%알루미나, 92-8층)가 첨가된, 실리카(SiO2)와 같은 높은 지수 금속으로 형성될 수 있다. 장벽 적층(120)은 도 2A에 도시된 바와 같이 기판(100) 상에 바로 증착되거나 도 2D에 도시된 바와 같이 층(107)상에 증착될 수 있다. 층(107)은 외부 오염물질 또는 물리적 손상으로부터 보호되기 위한 층이고 광학 또는 전기 장치 또는 다른 층을 포함할 수 있다. 기판(100)은 층(107) 또는 유전체 적층(120)이 형성된 기판이다. 어떤 실시예에서 기판(100)은 층(107)의 외부 오염물질에 장벽을 또 제공할 수 있다. 어떤 장치에서 다른 구조체가 장벽층 구조(120) 위에 놓일 수 있다.
표 1은 본 발명에 따른 유전체 적층 구조체(120)의 어떤 실시예를 위한 증착 변수가 기재되어 있다. 상술한 바와 같이 도 1에 기재된 각 적층(120)은 이미 참고문헌으로 도입된 미국 특허 제10/101,863호에 더 기재되어 있는 바이어스 펄스화 DC 반응 스캐닝 마그네트론 PVD방법을 사용한 AKT 4300 PVD를 활용하여 형성되었다. 더욱이, 도 1A 및 1B에 대하여 상술한 바와 같이 장치(10)는 로드락(loadlock) 챔버, 아웃게싱(outgassing) 챔버를 가지는 AKT 4300 PVD 내에서 크러스트화 될 수 있고 플라즈마 차폐 및 차폐 히터를 구비할 수 있다. 도 2A에 도시된 바와 같이 이러한 실시예들의 유전체 적층(120)은 5층-TiO2의 교체층 2 및 92-8 SiO2/Al2O3(양이온 농도 92%/8%)의 2층-을 포함할 수 있다.
표 1에 기재된 각 적층을 위한 유전체 적층(120)은 기판(100) 상에 직접 증착되었다. 형성된 적층의 각 기판(100)은 장치(10)의 로드락에 1차로 로드되었다. 장치(10)의 로드락은 약 10- 5토르보다 작은 기본압력으로 주입되었다. 유리 또는 플라스틱일 수 있는 기판(100) 시트는 장치(10)의 열 챔버에 이송되고 기판(100)에 이미 축적된 임의의 수분을 빼내기 위하여 약 20분 동안 약 300℃ 온도로 유지되었다. 고분자 기초 기판의 경우, 예를 들면 사용된 플라스틱 기판에 따라 예열 단계가 생략되거나 또는 예열이 더 낮은 온도에서 수행될 수 있다. 어떤 경우 장치(10)의 기판 및 차폐 히터는 불필요할 수 있다. 표 1의 기판란은 증착 방법에 유용한 기판(100) 조성물을 나타낸다.
표 1에 기재된 1 내지 6의 각 적층에서 유전체 적층(120) 내에서 유전체 장벽층 조성은 도 2A에 도시된 층들(101, 103 및 105)은 TiO2층들이고, 도 2A에 도시된 층(102 및 104)은 SiO2/Al2O3(양이온 농도가 92%/8%)를 지시하는 TiO2/92-8/TiO2/92-8/TiO2이다. TiO2층은 TiO2증착 방법란에 기재된 변수를 가지고 증착시켰다. 구체적인 방법은 타겟 전력/바이어스 전력/펄스화 진동수/Ar흐름/O2흐름/증착시간의 형식으로 주어졌다. 타겟 전력은 장치(10)의 타겟(12)에 공급되는 전력을 말한다. 바이어스 전력은 도 1A에 도시된 것과 같은 기판(16)에 실장되고 전극(17)과 전기용량적으로 연결되는 기판(100) 상에 전극(17)으로 바이어스 제너레이터(generator, 18)에 의하여 공급되는 전력을 말한다. 기판(100)을 가로지르는 Ar 및 O2 유속은 표준 큐빅 센티미터/분(sccm) 단위로 기재된다. 마지막으로 증착시간이 주어진다. 예를 들면 표 1에 기재된 적층번호 1의 TiO2층은 약 7kW의 타겟 RF 전력, 약 200W 바이어스 전력, 약 200KHz의 펄스 진동수, 약 60sccm의 유속, 약 90sccm의 O2유속 및 약 950초의 증착시간으로 증착되었다. TiO2 증착방법란에 기재된 방법에 따라 증착된 전형적인 TiO2층의 측정두께는 표 1의 측정된 TiO2 두께란에 기재되어 있다.
유사하게 표 1에 기재된 각 유전체 적층(120)의 실리카/알루미나층의 증착을 위한 증착 변수들은 실리카/알루미나(92/8) 증착란에 기재되어 있다. 지적된 바와 같이 표 1에 기재된 적층 번호 1-6의 각 실리카/알루미나층은 양이온 농도에 따른 약 92%실리카 및 약 8%알루미나이다. 예를 들면 도 1에 기재된 적층번호 1에서 실리카/알루미나층은 약 3kW 타겟(12) 전력, 약 200W 전극(17)의 바이어스 전력, 약 200kHz의 펄스화된 DC 전력 서플라이(14) 진동수, 약 85sccm의 Ar 유속, 약 90sccm의 O2유속 및 약 1,005초의 증착시간으로 증착되었다.
일반적으로 여기서 말하는 92/8층으로 기재된 유전체 장벽층은 92%실리카/8%알루미나 타겟으로부터 유전체 장벽층의 연속증착에 의하여 형성된 장벽층을 말한다. 92-8층으로 기재된 유전체 장벽층은 92%실리카/8%알루미나 타겟으로부터 단계적으로 형성된 장벽층을 말한다. 92/8층이 그다지 열에 민감하지 않은 Si-웨이퍼 또는 유리 기판상에 형성될 수 있는데 반하여 92-8층은 예를 들면 플라스틱 기판상에 형성될 수 있다.
표 1에 기재된 각 적층에서 펄스화-DC 전력 서플라이(14)의 역전 시간은 약 2.3 마이크로초로 고정되었다. 타겟(12)과 기판(100) 간의 간격은 ~60nm였고, 마그네트(20)와 타겟(12) 간의 간격은 ~4-5nm였다. 기판(100)의 온도는 약 200℃였고 장치(10)의 차폐 히터는 약 250℃에서 고정되었다. 마그네트(20)의 홈 오프셋은 약 20nm로 정했고 스캔 길이는 약 980mm였다. TiO2층을 증착하는 동안 플라즈마(53) 하에서 장치(10)의 챔버 내부 총압력은 약 5-6mT였다. 실리카/알루미나층을 증착하는 동안 플라즈마(53) 하에서 챔버 내부 총압력은 약 8-9mT였다.
본 발명에 따른 어떤 장벽 적층에 있어서 장벽층은 반응적으로 스퍼터된 박막층 또는 층들에 의하여 증착되고, 미국출원 제10/101,863호의 펄스화, 바이어스 증착방법에서 상술한 바와 같은 방법에 의하여 형성된다. 이 펄스화, 바이어스된 증착법은 백만 단위당 균일성을 가지는 비-바이어스화 진공박막에서 전형적으로 나타나고 광학지수 및 복굴절을 조절하는 원주형 결함이 없는 우수한 조밀형태를 가지는 광질 진공필름을 결합시킬 수 있다. 매우 높은 해상 일립소메트리(ellipsometry)는 광범위 필름지수가 가시범위 및 IR 범위 근처에서 O인 흡입계수로 증착될 수 있고, 실질적으로 완전 투명도를 가지는 백만 단위로 균일할 수 있다는 것을 나타낸다. 높은 수준의 치밀함과 낮은 결함 농도를 가짐에 따라, 이러한 매우 투명한 필름은 또한 증기 침투에 의하여 측정되는 수분 진입을 막기 위한 우수한 확산 장벽을 얻을 수 있다. 최근 동일한 필름은 고전압 스트레스 하에서 더 높은 유전체 파괴율과 낮은 수준의 결함 결과를 나타낸다.
도 8은 확장된 시간 주기 동안 다습, 고온 환경에 노출된 후의 샘플을 나타낸다. 도 8에 나타난 샘플에서 약 200nm의 TiO2 는 4”실리콘 웨이퍼 상에 증착된 반응성 알루미늄층 상에 증착될 수 있다. 이 샘플은 약 500시간 동안 약100%의 상대습도를 가지고 약 85℃에서 챔버 내에서 방치되었다. 도 8에서 보이는 바와 같이 웨이퍼상에 아무 결함이 보이지 않고 이는 밑에 있는 반응성 알루미늄층의 높은 보호수준을 나타낸다.
도 9는 확장된 시간 주기 동안 다습, 고온 환경에 노출된 후 본 발명에 따른 실리카/알루미나층을 가지는 샘플을 나타낸다. 도 9에 나타난 샘플에서 약 10nm의 알루미늄은 4" 실리콘 웨이퍼 상에 증착된다. 약 100nm의 실리카/알루미나가 그 알루미늄위에 증착된다. 상기 샘플은 약 160시간 동안 약 3.5atm 표준 증기로 약 250℃에서 압력 쿠커(cooker) 내에 위치한다. 또한 웨이퍼 상에 아무 결함이 보이지 않고 이는 밑에 있는 반응성 알루미늄층의 높은 보호수준을 나타낸다. 다른 실시예에서 Si 웨이퍼 상에 얇은 반응성 Al은 장벽층이 없이 동일한 조건 하에서 실험하였더니 시험하는 동안 수 분(minutes) 내에 투명해졌다.
상기 개시된 방법으로 증착된 선택된 금속 산화물 필름은 몇 십 나노미터에서부터 15 마이크론 이상까지 필름으로서 수분 및 화학적 침투를 못하게 할 뿐만아니라 기체 또는 수분 침입의 영향으로부터 기초층(밑에 놓인 층) 또는 장치를 보호할 수 있으며, 각 층 및 장치의 실질적인 제조 및 환경적 여지를 제공하도록 광학, 전기 및/또는 마찰층 또는 장치로서 역활을 한다. 이 방법은 플라스틱과 같은 저온 재료뿐만 아니라 유리나 금속의 광역 기판에 적용되고 있다.
표 4는 Al2O3 장벽층 및 Si-웨이퍼 상에 Er-첨가(doped) 알루미나/실리케이트(40% 알루미나/60%실리카) 필름을 실험하여 얻어진 Vickers 경도(MPa) 값을 나타낸다. Al2O3 장벽층은 2.2㎲역전시간을 가지는 3kW/100W/200KHz/30Ar/44O2/t방법에서 증착되었다. Er, Yb가 첨가된 Al2O3는 1.2㎲역전시간을 가지는 6kW/100W/120KHz/60Ar/28O2/t방법으로 증착되었다. 표 4에서 알 수 있는 바와 같이 Vickers 값에 의하여 일반적으로 지시되는 경도는 종래의 증착된 알루미나 필름과 큰 차이가 있다.
도 2A로 돌아가서 유전체 적층(120)은 기판(100)에 증착된다. 각 장벽층(101, 102, 103, 104 및 105)는 광학층(예를 들면 광학적으로 유용한 층)일 수 있다. 기판(100)은 임의의 유리, 플라스틱, 금속 또는 반도체 기판을 수 있다. 유전체 적층(120)의 층들(101, 102, 103, 104 및 105)의 두께는 비반사코팅 또는 반사코팅을 형성하기까지 다양한다. 에 따라 달라질 수 있다. 도 2B는 유전체 적층(120) 상에 증착된 투명한 유전층을 나타낸다. 투명한 유전층(106)은 예를 들면 인듐 주석-산화물층일 수 있다. 도 2C는 기판의 상면과 저면 모두에 증착된 유전체 적층(120)을 가지는 기판(100)을 도시하고 있다. 특히 실시예는 기판(100)의 상면에 증착된 층들(101, 102, 103, 104 및 105)을 가지는 유전체 적층(120)의 일 실시예를 포함하고, 기판(100)의 저면에 증착된 도 2C의 층들(108, 109, 110, 111 및 112)을 가지는 것을 나타낸 유전체 적층의 다른 실시예를 포함하다. 또한 층들(108, 119 및 112)은 본 발명(예를 들면 TiO2층)에 따른 고지수층일 수 있고 층들(109 및 111)은 실리카/알루미나층과 같은 낮은 지수층일 수 있다. 유전체 적층(120)을 위한 증착 변수는 표 1에서 볼 수 있다. 우수한 전달특성을 가지는 본 발명에 따른 장벽층의 적층의 다른 실시예로서 유기 상에 증착된 각각 12.43nm, 36.35nm, 116.87nm 및 90.87nm의 두께로 적층된 TiO2/SiO2/TiO2/SiO2의 4층 적층은 약 450 내지 650nm의 파장 범위에서 고투명성을 가진다.
도 2D에서 유전체 적층(120)은 층(107)을 보호한다. 층(107)은 투명 장벽층에 의해 보호되는 것이 바람직한 임의의 재료의 층이다. 실시예에서 층(107)은 도전성 알루미늄, 칼슘 또는 바륨과 같은 반응성 금속일 수 있고, 또는 층(170)은 도전성 투명 산화물과 같은 부서지기 쉬운 층일 수 있으며, 층(170)은 반응 광학 또는 전기 장치를 포함할 수 있다. 상기에 논의된 바와 같이 유전체 적층(120)의 각 층들은 대기 오염물질의 침입과 층(170)의 물리적 손상에 대하여 보호할 수 있다. 어떤 실시예에서 유전층 적층(120)의 유전층(도 2D에 도시된 101, 102, 103, 104 및 105)의 층 두께는 특정 파장에서 투명 또는 반사 필름을 형성하는지에 따라 조정된다. 당업자는 유전체 적층(120)의 반사 또는 비반사 필름을 형성하기 위하여 유전체 적층(120) 내의 각 필름의 두께를 결정할 수 있다. 어떤 실시예에서 층(107)이 알루미늄, 바륨 또는 칼슘과 같은 금속일 때 도 2D에 도시된 장치는 고도의 안정적인 거울을 형성할 수 있다. 도 2E는 층(107)이 기판(100) 상에 층착되었을 때 층(107)을 보호하는 유전체 적층(120)을 나타낸다. 더욱이 투명한 전도성층(106)은 유전체 적층(120) 상에 증착된다. 도 2F는 제 2 유전체 적층(120)이 기판(100)의 저면에 층착되어 있는 구조를 나타내고 있다.
도 10은 본 발명에 따른 유전체 적층의 일 실시예의 단면 SEM도를 나타낸다. 또한 5층 TiO2/92-8 적층은 두께 550nm의 TiO2층 및 970nm의 92-8 실리카/알루미나를 나타낸다. 도 10에 나타난 실시예는 마이크로캐비티(microcavity) LED를 형성하기 위하여 사용되는 것과 같은 유전 거울이다.
도 2A 내지 2F는 5층의 유전체 적층(120)의 다양한 구성 및 이용을 나타내지만, 일반적으로 본 발명에 따른 장벽층 적층(120)은 장벽층의 수를 임의의 형성할 수 있다. 더욱이 도 2A 내지 2F에 도시된 장벽층(101, 102, 103, 104 및 105)의 실시예들은 본 발명에 따른 광학층의 예들을 도시하고, 이들 광학층은 이들이 증착된 상부 또는 하부의 특정면 또는 장치에서뿐만 아니라 그 자체를 보호하는 자체 보호 장벽층으로서 기능한다. 또한 하나 또는 그 이상의 장벽층(101, 102, 103, 104 및 105)은 더욱 광학적으로 활성화된 기능을 가지도록 희토류 이온과 같은 광학적 활성화 도펀트(dopant)를 포함할 수 있다. 더욱이 본 발명에 따른 하나 또는 그 이상의 층(101, 102, 103, 104 및 105)은 본 발명에 따른 장벽층이 아닌 다른 층일 수 있다. 도 2A 내지 2F에 대하여 기재된 각 장벽층은 미국출원 제10/101,863호에 기재되어 있는 바와 같이 매우 적은 결점농도를 가지는 고밀도 재료층을 형성하기위한 펄스화, 바이어스된 증착법에 의해 증착될 수 있다.
도 3은 본 발명에 따른 장벽층의 유전체 적층을 이용한 다른 구조체(321)를 나타낸다. 도 3에 도시된 바와 같이 구조체(321)는 기판(316) 상에 증착된 유전체 적층(315)을 포함한다. 기판(316)은 예를 들면 유리 또는 플라스틱 재료로 형성될 수 있다. 예를 들면 인듐 주석 산화물과 같은 투명 전도성층(314)은 유전체 적층(315) 상에 놓인다. 층(313)은 예를 들면 인광체-첨가 산화물 또는 플루오르화합물 재료, 희토류 첨가 실리콘-리치 옥사이드(silicon rich oxide) 발광 장치 또는 유기 발광 폴리머, OLED(유기발광 다이오드) 또는 폴리머 적층과 같은 전기발광층일 수 있다. 알루미늄일 수 있고 칼슘 또는 바륨이 첨가될 수 있는 금속층(312)은 측면 인접층(313) 상에 놓일 수 있다. 제 2 유전체 적층(317)은 기판(316)의 저면에 형성할 수 있다.
도 3에 도시된 구조체(321)는 유전체 적층(315 및 317)에 의해 기판(316)을 통하여 발산될 수 있는 물 또는 반응성 기체로부터 보호되는 마이크로캐비티 강화 LED의 일 실시예이다. 층(312)이 금속층일 때 마이크로캐비티는 층(312)과 유전체 적층(315) 사이에 형성된다. 유전체 적층(315)은 전기발광층(313)으로부터 방출되는 외결합(out-couple) 광일 수 있다. 층(313)은 양극으로서 작용하는 투명 도전층(314)과 음극으로 작용하는 도전층(312) 사이에 인가된 전압으로 인해 전기적으로 바이어스 될 때 광을 방출한다. 유전체 적층(315)과 유전체 적층(317)의 층들은 층(317)과 금속층(245) 사이의 층(313)에 의하여 발광되는 빛을 포함하도록 배치되어 기판(316)을 따라 빛을 유도하여 에탈론(etalon) 배열을 형성할 수 있다. 또한 유전층(317)은 층(313)에 의해 형성된 빛을 전달하고, 그로 인해 기판(316)에 실질적으로 정상으로 방출되는 광으로 모니터 배열을 형성할 수 있다.
도 11은 본 발명에 따른 유전체 적층의 실시예로부터 얻어진 전달 데이타를 도시한다. 도 11에서 결과 데이타를 얻기위해 이용한 계측장치는 Perkin Elmer Lambda-6 Spectrophotometer이다. 4가지 샘플을 측정하였고 상술한 바와 같이 각각은 5층의 TiO2 /92-8로 적층하였다. 두 샘플은 동일한 두께층(55nm TiO2 및 100nm 92-8)을 가진다. 도 11에 기재된 바와 같이 두가지 다른 진행은 증착법의 반복가능성을 입증하는 거의 같은 전달 스펙트럼을 나타낸다. 제 3 예는 푸른색 쪽으로 전달 스펙트럼이 이동하여 배열된 다른 두께를 나타낸다. 제 4 예는 제 3 예가 120시간 동안 85/85(85C 습도 85%) 시험조건 하에서 유지된 후에 형성되었다. 습도와 열은 거울 적층의 전달 특성에 현저한 영향을 미치지 않고, 또한 광학층으로서 뿐만 아니라 보호층으로서 이러한 유전체 적층의 기능을 입증하였다(예를 들면 가측정 웨트-시프트(wet-shift) 없음). 85/85 조건에서 500시간 시험한 후에도 유사한 결과가 가측정 웨트-시프트 없이 얻어졌다.
도 6은 도 2A 내지 2F에 도시된 바와 같은 구조체(622)의해 커버되고 보호되는 도 3에 기재된 바와 같이 마이크로동공 강화 LED 구조체(321)를 가지는 다른 구조체(633)의 일 실시예를 나타낸다. 구조체(321)에서 도 6에 도시된 바와 같이 층(314, 313 및 312)은 패턴화되고 있다. 기판(619)의 반대쪽에 증착되는 유전체 적층(618 및 620)을 가지는 구조체(622)는 분리되어 형성될 수 있다. 유전체 적층(618 및 619)는 도 2A 내지 2F의 유전체 적층(120)에 기재된 바와 같이 형성된다. 구조체(622)는 구조체(321)를 봉합하고 보호하기 위하여 구조체(321) 상부를 에폭시화 할 수 있다. 에폭시층(621)은 예를 들면 EVA 에폭시일 수 있다.
도 7은 도 2A 내지 2F에 도시된 바와 같이 구조체(623)의해 커버되고 보호되는 도 3에 기재된 바와 같은 마이크로동공 강화 LED 구조체(321)의 다른 구조체(700)를 나타낸다. 커버링 구조체(623)는 기판(619) 상에 증착된 유전체 적층(620)을 가지는 기판(619), 에폭시화된 장치(321)를 포함한다.
도 4는 또한 전기층(예를 들면 저항을 제공하는 것과 같은 전기적 기능을 가지거나 또는 캐퍼시터 구조체 내에 유전체로서 작용하는 층)으로서 사용될 수 있는 본 발명에 따른 장벽층의 다른 실시예를 도시한다. 도 4에 나타나는 구조체는 본 발명에 따라 바닥 게이트 트랜지스터 구조체(422)를 도시하고 있다. 트랜지스터 구조체(422)는 플라스틱 또는 유리재료일 수 있는 기판(416) 상에 형성된다. 도 4에 도시된 실시예에서 본 발명에 따른 유전체 적층(415)은 기판(116)의 상면에 형성되고 본 발명에 따른 제 2 유전체 적층(417)은 기판(116)의 저면에 형성된다. 각 유전체 적층(417 및 415)은 상술한 바와 같이 높은 지수와 층과 낮은 지수의 유전체 재료를 포함할 수 있다. 예를 들면 상술한 바와 같이 TiO2 및 실리카/알루미나층의 높은 지수 및 낮은 지수 유전체 재료는 각각 저전압 평활띠(flat-band) 및 저표면결함을 가지있어 박막 트랜지스터 구조체에 사용하기 적합하다. 반도체층(423)은 장벽적층(415) 상에 놓여 패턴화된다. 반도체층(423)은 실리콘, 게르마늄과 같은 반도체일 수 있고, 또는 주석산화물 또는 고분자 재료일 수 있다. 층(424 및 425)은 반도체층(423)과 접해있는 드레인층(drain layer) 및 전원층(source layer)을 형성한다. 층(426)은 예를 들면 여기 기재된 방법에 의하여 증착된 고유전 강도 TiO2 재료의 유전체 적층(415 및 417)를 형성하는 임의의 유전층과 같이 고유전상수를 가지는 재료로 형성될 수 있다. 층(427)은 내부층이고 층(428)은 게이트 금속이다.
도 5는 상부 게이트 트랜지스터 장치(529)의 일 실시예를 나타낸다. 트랜지스터 장치(529)는 대기 오염물질(예를 들면 물 또는 기체) 및 유전체 적층(515 및 517)에 의한 마모 및 마찰로부터 보호되는 기판(516) 상에 형성된다. 유전체 적층(515 및 517)은 유전체 적층(120)에서 상술한 바와 같이 하나 또는 그 이상의 광학재료층이 형성된다. 게이트층(530)은 유전체 적층(515) 상에 놓인다. 층(530)은 알루미늄 또는 크롬과 같은 금속 층일 수 있다. 게이트 산화물층(531)은 층(530) 상부에 놓인다. 반도체층(532)은 층(530) 상부의 게이트 산화물층(531) 상에 놓인다. 반도체층(532)은 도 4의 층(423)과 유사할 수 있다. 층(533 및 534)은 각각 소스층 및 드레인층이고 도 4의 장치(422)의 층(424 및 428)과 유사하며 예를 들면, 도전성 금속, 도전성 산화물 또는 도전성 고분자로 형성될 수 있다.
본 발명에 따른 장벽층을 가지는 유전체 적층은 필름의 두께에 상관없이, 원자적으로 평활한 필름면을 가질 수 있다. 또한 본 발명에 따른 장벽층을 가지는 유전체 적층은 필름 투명도가 "O"일 수 있다. 이들 유전체 적층은 바이어스된 장벽 필름 결함 수준 및 장벽 보호의 새로운 성능을 나타낸다. OLED 디스플레이와 같이 물과 산소로부터 보호되는 유전체 장벽을 요구하는 제품은 제곱 센티미터마다 결함을 용납하지 않는다. 2.5nm 및 15 마이크론 두께의 장벽층의 어떤 실시예는 약 0.2nm의 평균 표면조도를 나타내고 무결함 방법으로 증착될 수 있다. 이러한 층은 층착된 모든 필름 두께에 대하여 광학 특성을 나타내고, 본 발명에 따른 장벽층을 형성하는 방법으로 얻을 수 있는 높은 무정형 필름 균일성을 나타낸다.
본 발명에 따른 유전체 장벽층은 100mm 실리콘 웨이퍼에 수 백 시간 동안 순수 증기 3.5 ATM 압력에서 125 내지 250℃의 증기 열산화로부터 알루미늄 초박막 반응성 금속 필름을 가시적 결함이 없이 보호하고 있다. 결론적으로 여기 기재된 바와 같이 티타늄 산화물 및 알루미늄/실리케이트 장벽층 모두는 하나 또는 두개 웨이퍼의 영역에까지 필홀이 없도록 반응성 필름을 장시간 보호한다. 약 75 제곱 센티미터의 영역을 가지는 100mm의 웨이퍼 상에 보호 유전체 장벽 내의 하나의 핀홀은 제곱 센티미터당 약 0.0133의 핀홀 밀도로 바뀔 것이다. 도 8 및 9에 도시된 바와 같이, 결함이 있는 하나는 알루미노실리케이트를 가지는 하나 및 티타티아 장벽 유전체 코팅을 가지는 두개의 웨이퍼가 있었다. 두 웨이퍼 간의 총 면적은 150 제곱 센티미터였다. 이러한 두 웨이퍼 상의 하나의 결함이 있다면 결함밀도는 제곱 센티미터당 0.00666이었다. 그러나 웨이퍼의 결함이 없기 때문에 실제 결함 밀도는 단 두 웨이퍼로부터 측정될 수는 없을 것이다. 그래서 예상하기로 실제 결함 밀도가 제곱 센티미터당 0.0133보다 작았고, 제곱 센티미터당 거의 0.007보다 작았다.
본 발명의 어떤 실시예에서 인듐 또는 인듐-주석과 같은 연금속으로 연금속 브레스 처리는 상술한 바와 같은 하나 또는 그 이상의 장벽층의 증착 전에 수행될 수 있다. 연금속 브레스 처리는 유전체 장벽층과 기판 사이의 스트레스를 해소하기 위하여 사용될 수 있다. 더욱이 연금속 브레스 처리는 기판 상에 더욱더 무핀홀 또는 무결함 장벽층 필름을 형성시키기 위함이다.
도 12A 및 12B는 본 발명에 따른 연금속 브레스 처리를 하거나 없이 기판(1201) 상에 증착된 단일 장벽층 구조체(1200)를 나타낸다. 도 12A에서 상술한 바와 같은 장벽층(1203)은 기판(1201) 상에 직접 증착된다. 기판(1201)은 예를 들면 유리, 플라스틱 또는 Si 웨이퍼를 포함하는 임의의 적합한 기판 재료일 수 있다. 기판(1201)은 예를 들면 전기층으로서 장벽층을 사용할 수 있는 전기적 구조체 또는 고광학 처리량을 요구하는 다른 광학적으로 활성화된 기판 또는 OLED를 포함할 수 있다. 장벽층(1203)은 상술한 바와 같이 하나 또는 그 이상의 장벽층일 수 있다. 도 12A에 도시된 바와 같이 장벽층(1203)은 증착 및 사용하는 동안 스트레스와 관련된 표면조도가 나타낼 수 있다.
도 12B는 본 발명의 어떤 실시예에 따라 연금속 브레스 처리한 장벽층(1203)을 증착시킨 결과를 나타낸다. 도 12B에 보이는 바와 같이 스트레스는 분명하게 경감되었고 그 결과 표면이 더욱 평활하게 되는 결과를 나타내었다.
본 발명의 어떤 실시예에 따른 연금속 브레스 처리는 열처리에 따른 연금속 증기에 짧은 시간 기판을 노출시키는 것을 포함한다. 예를 들면 인듐-주석 브레스 처리는 펄스화-DC 방법에서 인듐-주석 타겟으로부터 인듐-주석에 기판을 노출시키고 그 후 열처리를 하는 것을 포함한다. 인듐-주석-산화물 증기에 직접 노출은 아래 기재된 유리한 특성을 나타내지 않는다. 이 개시에 나타난 특정 이론에 의해 한정되지 않고 In/Sn 브레스 처리는 표면 평활도 및 MOCON WVTR 수행을 향상시고 증착된 장벽층 내에서 스트레스를 덜어준다. 장벽층 기판(1200)의 형성을 위한 특정 실시예에서 연금속 브레스 처리의 일 실시예를 플라스틱 기판(1201) 상에서 수행하였다. 예를 들면 인듐/주석의 브레스 처리는 인듐 주석(90%/10%) 타겟으로부터 형성될 수 있다. 인듐/주석 브레스 처리의 수행방법은 750W/0W/200KHz/20Ar/0O2/10초로 지정될 수 있다. 즉 펄스화-DC, 바이어스, 광타겟 PVD 방식은 Pinnacle Plus PDC 전력 서플라이를 사용하는 AKT 1600 PVD에서 10초동안 펄스화 PVD 시스템(10, 도 1A)(펄스 진동수 200kHz, 역전시간 2.2㎲) 내에서 750W 고정전력에서 작업하는 20sccm의 Ar흐름, 90%인듐/10%주석 타겟에서 수행된다. 여기서 브레스 처리는 계속되고 기판(1201)은 AKT 4300 툴의 로드락으로 이전되었고, 이 툴은 1×10-5torr보다 작은 기본 압력으로 주입되었다. 기판은 약 25분 동안 130에서 열처리한 경우 1×10-8torr, 130℃의 열 챔버에 이송되었다.
(상술한 인듐/주석 브레스 처리한) 기판(1201)은 장벽층(1203)이 증착되는 제 2 챔버로 이동하였다. 장벽층(1203)은 상술한 바와 같이 상온에서 92-8 알루미노-실리케이트(92%Si/8%Al) 타겟을 증착하여 형성될 수 있다.
92-8 장벽층(1203)의 실시예의 증착 방법 변수는 3KW/200W/200KHz/85Ar/90O2/x일 수 있다. 따라서 이 방법은 약 3KW PDC 전력, 약 200KHz 펄스 진동수 및 약 2.2 마이크로초 역전시간에서 수행된다. 바이어스 전력은 약 200W에서 행해질 수 있다. 약 85sccm Ar 및 약 90sccm O2 기체흐름이 사용되었다. 이 특정 실시예의 증착에서, 증착 방법은 9 주기동안 온 사이클이 약 180초 길이 오프 사이클이 약 600초 길이의 주기화된 전력이었다. 이때 결과 장멱층(1203)의 두께는 약 1600Å이었다. 특정 시험에서 상술한 방법은 6인치×6인치의 3장의 플라스틱 시트(PEN 기판으로서 참고적으로 200㎛두께 듀퐁 테이진(Teijin) PEN 필름) 기판(1201)이 있는 장벽 구조체(1200)의 증착을 위하여 사용되었다. 일반적으로 임의의 장벽층(예를 들면 상술한 92-8 또는 TiO2 층)은 연금속 브레스 처리에 따라 증착될 수 있다. 전에 검토된 바와 같이 본 발명에 따른 장벽층의 실시를 위한 방법의 실시예는 여기에 기재되어 있고 방법 변수의 넓은 범위에서 본 발명에 따른 장벽층은 도출될 수 있다.
기판(1201) 상의 장벽층 구조체(1200)는 아래 기재하는 다양한 기술을 사용하여 시험할 수 있다. 특히 층(1203)의 스트레스는 Flexus 스트레스 측정 기술을 사용하여 측정될 수 있다. 표면 조도는 원자력 현미경(AFM)을 사용하여 측정될 수 있고, 증기 전달율(WVTR)은 고압, 고습 압력 쿠커 장치에서 측정될 수 있다.
도 13은 장벽층 구조체(1200)를 시험하는데 사용될 수 있는 Flexus 스캔 조립체(1300)를 나타낸다. Flexus 스캔 조립체(1300)에서 레이저(1310) 광선은 거울(1312)에 의하여 장벽층(1203)의 상부면 주사된다. 장벽층(1203)에서 반사된 광선은 검출기(1341)에서 검출된다. 검출기(1314)는 거울(1312)에서 반사된 선으로부터 광선의 편향을 측정한다. 레이저(1310), 거울(1312) 및 검출기(1314)를 포함할 수 있는 광학부는 관계(1318)에 나타나는 것과 같이 기판(1201)의 곡률반경과 관련된 편향각(θ)과 기판(1201)을 가로질러 스캔될 수 있다.
장벽(1203) 내의 박막 필름 스트레스는 광학부(1316)가 스캔되는 것과 같이 Flexus 기구(1300)에 의해 측정된 기판상의 변형의 차를 이용하여 계산될 수 있다. 관계(1318)에 도시된 바와 같이 반사된 선의 각은 스캔하는 동안 모니터될 수 있고 기판(1201)의 곡률반경 R은 스캔 내에서 위치 기능으로서 각의 유도함수로부터 계산될 수 있다.
어떤 경우에 Flexus 기구(1300)는 툴이 측정할 수 있는 필름종류의 범위를 증가시키는 이중 파장를 사용할 수 있다. 각 Flexus 기구(1300)는 이때 다른 필름 종류가 빛의 다른 파장을 반사하기 때문에 웨이퍼를 스캐닝할 수 있는 하나 이상의 레이저(1310)를 가질 수 있다. 더욱이 반사 레이저 밀도는 측정기기의 질을 알 수 있는 바람직한 표시이다. 일반적으로 검출기(1314)에 낮은 광밀도는 측정조건이 나쁘다는 것을 의미한다.
Flexus 기구(1300)에서 스트레스는 스토니(Stoney's) 공식을 사용하여 측정될 수 있다. 특히 층(1203) 내의 스트레스는 층(1203)의 증착 전에 곡률반경과 층(1203)의 증착 후에 곡률반경을 측정하여 결정될 수 있다. 특히 Stoney 공식에 따라 스트레스는 얻어질 수 있고,
여기서 Es/(1-νs)는 기판(1201)의 2축 모듈러스, σ는 기판(1201)의 스트레스, ts는 기판두께, tf는 필름두께, Rs는 증착 전 곡률반경, 및 Rf는 증착 후 곡률반경이다. 최상의 결과를 얻기 위하여 곡률반경의 값이 시스템 오류를 최소화 할 수 있도록 동일한 툴에서 수행되어야 한다. 또한 웨이퍼의 모양은 유일하고, 스트레스는 기판의 변형차에 기초하여 계산되기 때문에 각 웨이퍼는 기준선 반경치를 가져야한다. 정(+)반경은 신장스트레스를 나타내고 역(-)반경은 압축스트레스를 나타낸다. 웨이퍼 곡선(bow)은 도 14에 나타난 것과 같이 Flux 기구(1300)의 스캔한 끝점과 연결되는 코드로부터 최대 편향된 점을 측정하여 계산될 수 있다.
장벽 필름(1203)은 연금속 브레스 처리에 의하여 형성된 층(1202)이 있거나 또는 없는 상술한 92-8 필름일 때 장벽 필름(1203)의 몇몇 실시예에서 수행된 스트레스 측정치를 표 1에 기재하였다. 표 2에 도시된 바와 같이 샘플 1은 Si-웨이퍼 기판 상에 증착된 실제 두께 1760Å의 1.5KÅ 92-8 필름이었다. 샘플 2는 Al-브레스 증착 상에 실질 두께 1670Å의 1.5KÅ이었고 상온에서 스트레스는 -446.2MPa였다. 샘플 3에서 두께 1860Å의 1.5KÅ 92-8 필름은 증착되고 바로 인-브레스 증착되었고, 그 결과 상기 두 증착 중 어느 것 보다 거의 100MPa 낮은 -330.2MPa의 스트레스를 나타내었다.
도 15는 온도 주기에 따라 표 1에 나타난 바와 같이 샘플 1, 샘플 2 및 샘플 3의 증착에 따른 데이타를 나타낸다. 온도 주기는 상온에서부터 약 160℃까지 가열 및 상온으로 다시 냉각을 포함한다. Si-웨이퍼 기판에서 웨이퍼 반경은 온도에 따라 변하지 않는다고 가정한다. 각각의 경우의 스트레스 데이타는 지정된 온도에서 얻어졌다. 도 15로부터 보여질 수 있는 바와 같이, In-브레스 처리된 기판상에 증착된 92-8 필름은 연금속 브레스 처리 없이 기판상에 증착된 92-8 필름 또는 Al-브레스 처리된 기판상에 증착된 92-8 필름 어느 쪽보다도 상당히 적은 스트레스를 나타내었다.
원자력 현미경(AFM)은 필름의 표면조도를 측정하는데 사용되었다. AFM에서 모형시험은 필름에 접촉하고 표면을 따라 필름 표면에서 물리적으로 스캔된다. 시험은 작은 팁(tip)을 가지고 있어 나노미터의 단위로 물체의 표면 조도를 정확하게 모니터할 수 있다.
도 16A는 본 발명에 따른 장벽층의 증착 전에 PEN 기판(듀퐁 테이진 PEN 필름 200㎛ 두께)의 표면조도를 나타낸다. 도 16A에 도시된 바와 같이 PEN기판은 정형적으로 평균 2.2nm의 표면조도, 3.6nm의 제곱평균제곱근 평균RMS 및 약 41.0nm의 정형적인 최대 조도를 나타낸다. 도 16B에 나타난 바와 같이 PEN 기판상에 인듐-주석 브레스 처리 후 1.5KÅ 92-8의 증착은 최대 조도 23.6nm 및 RMS 조도 1.7nm를 가지는 평균 표면조도 1.0nm가 된다. 도 16C에 도시된 바와 같이, 1.5KÅ 92-8 장벽층 필름 증착 전의 인듐-주석-산화물(ITO) 브레스 처리는 최대 조도 55.4nm 및 RMS 조도 3.4nm를 가지는 평균조도 2.1nm을 나타낸다. 도 16C기재된 증착은 200㎛ PEN 기판이 아닌 125㎛ PEN 기판에서 수행되었다. 따라서 직접 ITO 처리는 인듐-주석 브레스 처리처럼 잘 수행되지 않는다. 도 16D에 도시된 바와 같이, 125㎛ PEN기판 상에 직접적으로 1.5KÅ의 장벽층의 증착은 최대조도 76.0nm 및 RMS 조도 8.5nm를 가지는 평균 표면조도 약 5.2nm를 가지는 장벽층이 형성된다. 따라서 ITO 브레스 처리는 표면조도 측면에서 연금속 처리가 전혀 없는 것보다 낫지만, 인듐-주석 브레스 처리는 약 1.0nm의 평균 표면조도를 형성하는 최상 표면조도를 나타낸다.
도 17은 본 발명의 실시예에 따른 장벽층 필름의 특성을 측정하는데 사용될 수 있는 증기 전달(WVTR) 시험기구(1700)를 도시하고 있다. 샘플(1701)은 기판(1201)(도 12)의 표면은 장벽층(1203)(도 12)의 표면으로부터 분리시켜 기구(1700) 속에서 장착되었다. 수분 없는 기체는 포트(1702)에 삽입되고, 샘플(1701)의 일면에 접촉하며, 샘플(1701)로부터 나오는 증기를 모니터하는 센서(1703)로 유도되었다. 습한 기체는 포트(1705)를 통하여 샘플(1701)의 타면에 유도되었다. RH시험(1704)은 포트(1705)의 삽입기체의 수분함량을 모니터하기 위해 사용될 수 있다. 이때 센서(1703)는 샘플(1701)을 통하여 전달되는 수증기를 모니터한다.
이와 같은 시험은 7500 Boone Avenue Notrh, Minneapollis, MN 55428의 Mocon 테스트 서비스에서 수행된다. 또한 Mocon 테스트는 ASTM F1249 표준에 따라 수행된다. 전형적으로 Mocon에 의한 WVTR 테스트를 위해 사용되는 기기는 0.00006gm/100in2/일에서 4gm/100in2/일까지 범위에서 전달율을 검출할 수 있다. Mocon 3/31 기기는 예를 들면 약 0.0003gm/100in2/일 더 낮은 검출 한계를 가진다.
200㎛ PEN기판 상에 Al-브레스 처리를 하여 1.5KÅ 92-8 장벽층 증착을 하여 형성된 장벽층 증착은 Mocon 테스트 WVTR에서 0.0631gm/100in2/일을 나타내었다. 200㎛ PEN기판 상에 In-브레스 처리 후 1.5KÅ 92-8 장벽층 증착하여 형성된 장벽층 증착은 Mocon 3/31 기구(예를 들면 전달율이 0.0003gm/100in2/일 보다 작음)에서 WVTR 결과를 측정할 수 없다.
상술한 바와 같이 도 16A 내지 D는 연금속 브레스 처리(특히 인듐 브레스 처리)가 본 발명에 따른 증착된 장벽층의 표면조도를 결정하는 역활을 할 수 있음을 도시한다. 장벽층의 표면조도는 장벽층의 WVTR특성에 영향을 미칠 수 있다. 매끄러운 장벽층은 더 나은 WVTR수행 결과를 나타낸다. 이와 같이 도 16A는 장벽층 없는 거의 200㎛ PEN 기판을 나타낸다. 도 16B는 본 발명에 따른 In/Sn 브레스 처리 후 증착된 1500Å 두께 92-8 장벽층을 가지는 200㎛ PEN 기판을 도시한다. 도 16C는 ITO 브레스 처리 후 증착된 1500Å 92-8 장벽층을 가지는 200㎛ PEN 기판을 도시한다. 도 16D는 기판 상에 직접 증착된 1500Å 92-8 장벽층을 가지는 200㎛ PEN 기판을 도시한다. 도 16B 구조체는 최상 표면 평활특성을 나타낸다.
표 3은 표면 평활성을 가지는 장벽층의 몇 가지 실시예 및 MOCON WVTR 테스트 결과를 도시하였다. 표 3에서 1 내지 4 열에 기재된 샘플들은 700㎛ 두께 폴리카보네이트(General Electric, corp.에서 생산된 LEXAN)의 일 또는 양면에 증착된 약 2000Å 두께의 92-8층(상술한 바와 같이)이다. 데이타는 양면 코팅된 장벽층 구조체(1 및 2열)는 일면 구조체(3 및 4열)를 수행하는 것보다 MOCON WVTR 시험에서 더 나은 크기의 정도로 수행한다.
5 내지 8열은 PEN기판(5 및 6열은 200㎛ PEN 기판 상에 증착을 기재하고 있고, 7 및 8열은 125㎛ PEN 기판 상에 증착을 기재) 상의 다양한 증착에 대하여 기재하고 있다. In 브레스 처리 변수는 상술한 바와 같이 In/Sn 브레스 처리를 참조한다. AFM 변수는 사전에 기재된 바와 같이 도 16B 내지 16D에 기재되어 있다. 전에 논의한 바와 같이 최적 표면 평활도 및 최적 WVTR 특성은 92-8층의 증착에 따라 In 브레스 처리를 하는 6열에 기재되어 있다. 9열의 데이타는 얇은(125㎛) PEN 기판 상에 고전력으로 In 브레스 처리(In/Sn)를 나타낸다. 생각컨데 125㎛ PEN 기판상의 열 스트레스 거동은 200㎛ PEN 기판상의 그것보다 나쁘다. 이러한 효과로 더 예상할 수 있는 것은 도 19A 및 19B에 따른 30 내지 33 열의 데이타에서 나타나 있다. 30 내지 31열의 데이타는 200㎛ PEN 기판 상에 인듐/주석 브레스 처리(750W에서) 한 후 1.5KÅ 92-8층 증착을 포함하고, 도 19A에 도시된 바와 같이 매우 평활한 표면(예를 들면 평균 약 1.1nm) 및 MOCON 3/31 테스트 장치 상에 감지할 수 없는 MOCON WVTR 특성을 나타낸다. 125㎛ PEN기판 상에 In/Sn 브레스 처리한 후 1.5KÅ 92-8 층 적층한 32 및 33열의 데이타는 나쁜 평활도(약 2.0nm 평균 평활성) 및 약 1.7×10-2gm/m2/일의 MOCON 장치 내의 WVTR 시험을 나타내었다.
표 3의 12 및 13열의 데이타는 125㎛ PEN 기판 상에 In-브레스 처리 및 1.5kÅ TiO2 증착을 나타내고 있다. 10 및 11열의 데이타는 125㎛ PEN 기판 상에 In/Sn-브레스 처리 및 1.5kÅ 92-8 증착을 나타내고 있다. 표 3에서 알 수 있는 바와 같이 92-8층의 WVTR 특성은 TiO2층의 WVTR 특성보다 더 크다. 12 및 13열 대표 평활도는 도 22A에 나타나고 10 및 11열 대표 평활도는 도 22B에 나타난다. 표 3에 기재된 바와 같이 92-8층의 평균 평활도는 TiO2의 평균 평활도보다 더 크다.
표 3의 14 및 15열의 데이타는 125㎛ LEXAN 기판 상에 In/Sn 브레스처리한 후 92-8층 증착을 기재하고 있다. 14 및 15열의 데이타는 125㎛ PEN 기판 상에 In/Sn 브레스 처리한 후 1.5KÅ 92-8층 증착한 32 및 33열의 데이타와 비교될 수 있다. 평활도는 LEXAN 및 PEN 기판 사이는 비슷하지만, 도 21A 및 21B의 비교에서 알 수 있는 바와 같이 형태는 다르다. 즉 LEXAN 기판 상에 증착되는 본 발명에 따른 장벽층은 PEN 기판 상에 증착되는 장벽층보다 더 입도성을 나타낸다.
표 3의 16 내지 18열의 데이타는 200㎛ PEN 기판 상의 1.5KÅ 92-8 증착에 따라 In/Sn 브레스 처리를 위한 다른 방법 변수를 나타낸다. 열 16의 데이타는 전력보다 전류를 조절한 세팅을 나타낸다. 16열의 데이타는 6.15amps의 전류를 가진다. 17열에 기재된 장벽층에서 In/Sn 브레스 처리는 1.5kW 작동 전력에서 수행된다. 18열에 기재된 장벽층에서 In/Sn 브레스 처리는 750W 작동 전력에서 수행된다. 각 경우에서 장벽층 MOCON WVTR 특성은 MOCON 3/31 기구로 검출할 수 있는 검출성보다 낮았다.
표 3의 19 내지 29열의 데이타는 다른 In/Sn 브레스 처리를 나타내고 결과 장벽층의 표면 평활도 및 MOCON WVTR 특성상에 영향을 나타낸다. 19 내지 22열의 데이타는 In/Sn 브레스 처리가 130C 예열처리에 따른 증발된 In층으로 대체될 수 있는 모든 실시예이다. 표면 평활성은 표 18A에 도시되었고 약 1.1nm의 평균 조도를 나타낸다. 그러나 형태는도 18A에서 알 수 있는 바와 같이 MOCON WVTR 시험한 결과 .8gm/m2/일 정도로 많은 다공성을 가지는 매우 입자상을 가진다. 표 3의 23열에 나타난 데이타는 In/Sn 브레스 처리 없이 사용되었고 200㎛ PEN 기판이 1.5kÅ 92-8 증착의 증착 전에 예열된 경우를 나타내며, 도 18C에서 알 수 있는 바와 같이 약 5.2nm 평균의 표면조도를 가지고 약 0.8gm/m2/일의 MOCON WVTR, 또는 19 내지 22열에 나타난 인듐 증기 기상 증착 데이타에서 나타나는 바와 같은 경우를 나타낸다. 따라서 인듐 증기기상처리가 적용된 경우와 안 된 경우 같은 특징을 나타낸다.
표 3의 24 내지 29열은 In/Sn 브레스 처리가 상온보다 더 높은 280도에서 수행되는 데이타를 기재한다. 도 18B에 도시된 바와 같은 표면 조도는 평균 약 1.1nm였다. 그러나 MOCON WVTR 데이타는 약 3×10-2gm/m2/일이었다. 이 값은 MOCON 3/31 기구의 5×10-3gm/m2/일보다 낮았던 30 내지 31열의 유사한 증착에 나타난 것보다 훨씬 더 높았다.
34 내지 35열의 데이타는 200㎛ PEN 기판 상의 In/Sn 증착 후 1.5kÅ35-65층(예를 들면 35% Si 및 65% Al을 가지는 타겟의 증착)의 증착을 나타낸다. 도시된 바와 같이 MOCON WVTR은 본 발명에 따른 장벽층의 형성을 위한 바이어스화 방법의 가능한 필요성을 나타내고, 1.4×10-1gm/m2/일이다.
도 20은 기판(2001) 상에 증착된 박막 필름 게이트 산화물로서 또한 작용할 수 있는 장벽층(2002)을 나타낸다. 박막 필름 게이트 산화물(2002)은 본 발명에 따른 장벽층으로서 증착될 수 있다. 박막 산화물 전기층으로 기능하는 동시에, 수분 및 산소에 민감한 트렌지스터층을 보호하는 이점을 가지는 이러한 층은 예를 들면 게르마늄, 주석 산화물, 아연 산화물 또는 펜타센(pentacene)의 화합물이 된다. 기판(2001)은 예를 들면, 실리콘 웨이퍼, 플라스틱 시트, 유리 플레이트, 또는 다른 재료로 형성될 수 있는 임의의 전기장치를 포함할 수 있다. 장벽층(2002)은 박막, 예를 들면 25 내지 500Å일 수 있다.
티타늄 산화물은 티타늄 산화물에 대한 면역학적 반응이 부족하기 때문에 생체이식을 위한 바람직한 재료로 알려져 있다. 또한 면역학적으로 중성의 장벽층인 TiO2 박막 필름은 전압 또는 전기량 센서 또는 도파관(waveguide)과 같은 광학장치를 보호함과 동시에 그 자체의 높은 유전상수 또는 높은 광학 지수로 인하여 전기용량적으로 또는 광학적으로 연결하는 역활을 할 수 있다.
축전기의 배열은 TiO2와 같은 매우 얇은 고-K 유전체에 의하여 제공되는 센서의 근접으로 인하여 높은 전기용량 밀도에 의하여 결합될 수 있다. 실질적으로 미크론 또는 서브미크론 배열은 단일 신경중추의 단일 액시온(axion)에서 전기적 신호의 전파를 수반하는 것들과 같이 매우 낮은 전기적 신호의 전기적 활성도, 폭 및 방향을 모니터하기 위해 사용될 수 있다. 바꾸어 말하면, 인접한 셀 또는 조직에 전기적으로 결합 자극하는데 또한 사용될 수 있다. 5 내지 50 펨토-패럿/㎛2정도의 시신경, 청신경 또는 신경 조직과 결합하는 고분해, 고전기용량은 면역 반응없이 전기용량 장벽필름으로 유일하게 실행할 수 있게 한다.

Claims (45)
- 펄스화-DC, 기판 바이어스 물리적 기상증착에 의해 기판상에 증착된 무정형 유전층을 포함하되, 상기 무정형 유전층은 장벽층이고,상기 무정형 유전층이 1.5KÅ의 두께를 가질 때, 상기 무정형 유전층을 통한 수증기 전달율은 1×10-2gm/m2/일보다 작은 장벽 구조체.
- 청구항 1에 있어서, 상기 증착은 광면 타겟에서 수행되는 구조체.
- 청구항 1에 있어서, 상기 장벽층은 또한 광학층인 구조체.
- 청구항 3에 있어서, 상기 장벽층은 TiO2층을 포함하는 구조체.
- 청구항 3에 있어서, 상기 장벽층은 알루미나/실리카층을 포함하는 구조체.
- 청구항 3에 있어서, 연금속 브레스 처리를 더 포함하는 구조체.
- 청구항 6에 있어서, 상기 연금속 브레스 처리는 인듐-주석 기상 처리인 구조체.
- 청구항 1에 있어서, 상기 장벽층은 또한 전기층인 구조체.
- 청구항 8에 있어서, 상기 장벽층은 전기용량층을 포함하는 구조체.
- 청구항 9에 있어서, 상기 전기용량층은 TiO2 층인 구조체.
- 청구항 9에 있어서, 상기 전기용량층은 알루미나/실리카층인 구조체.

- 청구항 1에 있어서, 상기 유전층을 형성하기 위하여 이용되는 상기 타겟은 금속 마그네슘으로부터 형성되는 구조체.
- 청구항 1에 있어서, 상기 타겟 재료는 Mg, Ta, Ti, Al, Y, Zr, Si, Hf, Ba, Sr, Nb 및 이들의 조합물으로 이루어진 군으로부터 선택된 재료를 포함하는 구조체.
- 청구항 28에 있어서, 상기 타겟 재료는 희토류 금속의 집합물을 포함하는 구조체.
- 청구항 1에 있어서, 상기 타겟 재료는 Mg, Ta, Ti, Al, Y, Zr, Si, Hf, Ba, Sr, Nb 및 이들의 조합물으로 이루어진 군의 부산화물을 포함하는 구조체.

- 기판을 제공하는 단계; 및펄스화-DC, 바이어스, 광타겟 물리적 진공 증착법에 의하여 기판상에 무정형 유전재료를 증착시키는 단계를 포함하고,상기 무정형 유전재료가 1.5KÅ의 두께를 가질 때, 무정형 유전재료를 통한 수증기 전달율은 1×10-2gm/m2/일보다 작은 장벽층 형성 방법.
- 청구항 40에 있어서, 기판 상에 연금속 브레스 처리하는 단계를 더 포함하는 장벽층 형성 방법.
- 청구항 40에 있어서, 상기 유전재료는 양이온 농도로 92% Al 및 8% Si를 포함하는 타겟으로부터 형성되는 장벽층 형성 방법.
- 청구항 40에 있어서, 상기 유전재료는 티타늄을 포함하는 타겟으로부터 형성되는 장벽층 형성 방법.
- 청구항 40에 있어서, 상기 유전재료는 Mg, Ta, Ti, Al, Y, Zr, Si, Hf, Ba, Sr, Nb 및 이들의 조합물으로 이루어진 군으로부터 선택된 재료를 포함하는 타겟 재료로부터 형성되는 장벽층 형성 방법.
