Abstract

PURPOSE:To enable the control of P-type conductivity, and obtain a blue-light emitting element of high efficiency and low cost, by introducing group Ia elements and their compound at the time of introducing P-type impurity. CONSTITUTION:On a semiconductor substrate crystal 8 composed of N-type GaAs substrate crystal, a P-type ZnSe crystal layer 10 being II-VI semiconductor of low resistance having P-type conductivity is continuously subjected to vapor growth in order, via an N-type ZnSe crystal layer 9 being II-VI semiconductor having N-type conductivity. By introducing Iithium or sodium or potassium being a group Ia element, a ZnSxSe1-x epitaxial crystal layer of low resistance exhibiting P-type conductivity with large area can be uniformly grown with excellent reproducibility on ZnSxS1-x exhibiting N-type conductivity. Thereby, enabling the mass-production of a light emitting element having a P-N junction and showing blue-light emitting characteristics, with excellent yield.
