Abstract

PURPOSE:To enhance the photoelectric converting efficiency of a solar bettery or a light emitting diode, light emitting efficiency and response thereof by employing Si as impurity for an N-type GaAs epitaxial layer on an N-type GaAs substrate. CONSTITUTION:An Si-doped N-type GaAs epitaxial layer 12 is formed by using saturated Ga solution of GaAs including Si as impurity on the GaAs substrate 11 of N-type plate (100) by a liquid phase epitaxial growing method. Then, a P-type GaAs layer 13 is formed by diffusion in the layer 12. Subsequently, a P-type Ga1-xAlxAs layer 14 is grown in liquid phase in the layer 13.
