ル、８は高圧噴射ノズル、９は洗浄乾燥槽、１０
は軸、１１はＸ―Ｙ駆動装置を示す。

Claims (1)
- 【実用新案登録請求の範囲】 (1) ウエハ処理用キヤリアを洗浄および乾燥す
るキヤリア洗浄乾燥装置であつて、 前記ウエハ処理用キヤリアを収納する洗浄乾燥
槽と、 前記洗浄乾燥槽の上部に配置されかつ洗浄液を
高圧噴射する高圧噴射ノズルと、 前記高圧噴射ノズルを平面的に移動させる移動
機構と、 前記洗浄乾燥槽内の側壁に設けられ、かつ洗浄
液を出射するシヤワーノズルと、 洗浄後の前記ウエハ処理用キヤリアを高速スピ
ン回転させる回転手段とを備えた、キヤリア洗浄
乾燥装置。 (2) 前記回転手段は、洗浄中の前記ウエハ処理
用キヤリアを揺動させる手段を含む、実用新案登
録請求の範囲第１項記載のキヤリア洗浄乾燥装置
。
