- 【実用新案登録請求の範囲】 (1) ウエハ処理用キヤリアを洗浄するキヤリア
洗浄処理装置であつて、 前記ウエハ処理用キヤリアを収納する洗浄槽と
、 前記洗浄槽の上部に配置され、かつ洗浄液を高
圧噴射する高圧噴射ノズルと、 前記高圧噴射ノズルを平面的に移動させる移動
機構と、 前記洗浄槽内の側壁に設けられ、かつ洗浄液を
出射するシヤワーノズルとを備えた、キヤリア洗
浄処理装置。 (2) 前記洗浄槽内に収納された前記ウエハ処理
用キヤリアを揺動するための揺動機構をさらに備
える、実用新案登録請求の範囲第１項記載のキヤ
リア洗浄処理装置。
