Claims (1)
- 基板裏面の中心部をバキユームにより吸着保持
する回転可能なスピンチヤツクと、フエルト状の
表面をもつたブラシを上面に保持し前記表面を基
板裏面外周に接離自在としたスクラブ用回転治具
と、前記ブラシの表面に洗浄液を供給する洗浄液
供給ノズルと、ブラシの表面上の余分な洗浄液を
吸引するバキユームノズルと、スクラブ作業の後
に基板裏面外周に仕上げ洗浄液を供給するリンス
ノズルとからなる基板裏面洗浄装置。
