Claims (1)
- 回転定盤と、研磨液溜めと、前記回転定盤と一
体に回転する研磨用パツドとを備え、ウエーハを
前記研磨用パツドに圧着しつつ前記回転定盤を回
転してウエーハ表面を研磨する半導体ウエーハ研
磨装置において、前記回転定盤および研磨用パツ
ドの表面に多数の小孔を設け、前記回転定盤の内
部には前記研磨液溜めの研磨液が該小孔を通つて
前記ウエーハの研磨面に流出する液流路が設けて
あることを特徴とする半導体ウエーハ研磨装置。
