Description

【発明の詳細な説明】 この発明はＩＣダイ！！！造用などのウェハのブレーキ
ング方法に関するものである。
ＩＣダイなどを製作するために、ウェハにダイシングを
施こし、格子状に切り目を刻んだものをブレーキング工
程において切り目にそって割る際に、従来例ではブレー
キング工程においてカケ粉が発生し、これがＩＣダイに
付着してＩＣの不良発生の原因となっていた。
この発明はこのような従来例における欠点を解決するも
のである。
つぎに図面について説明する。
支持台１にブレーキング用の治具２がネジ３にて固定さ
れる。この治具２の表面には格子状の溝４が設けられ、
その溝の交叉部に真空吸引用の穴５があけられている。
支持台１の下部には真空吸引用のバイブロが設けられて
いる。使用例を第３図により説明すると、治具２の上に
ＩＣ用ウェハ７がのせられる。このＩＣ用ウェハ７には
あらかじめダイシングにより格子状のダイシングライン
８が設けられている。なお、治具２とウェハ７との間に
和紙を入れておいてもよい。ウェハ７の上にビニールシ
ート９をかぶせる。ビニールシート９はウェハ７のずれ
を防止することと、圧力調整をおこなう。なおビニール
シート９の代りに和紙を用いてもよい。こうして設置し
たウェハ７に対し、ローラ１０にて上から押圧してその
切り溝８にそって割っていくが、その際真空吸引しつつ
おこなう。するとカケ粉は治具２の溝４にたまるか、あ
るいは穴５から下へ吸引される。したがって、出来たＩ
Ｃ用ダイにカケ粉が付着するおそれはない。
上）小の構成をもつ本発明にかがるウェハのブレーキン
グ方法によれば、カケ粉のつくおそれがなく良好なダイ
を得ることができる。

    【特許請求の範囲】
  1. 格子状の溝と、その溝の交叉部に設けた真空吸引用の穴
    とを設けた治具の上に、ウェハをそのダイシングライン
    を上記溝と対向させて載置し、真空吸引しながら上から
    ローうで押圧することを特徴とするウェハのブレーキン
    グ方法。
