Abstract
PURPOSE:To reduce the ON resistance of a semiconductor device by laminating more than three layers alternately with a semiconductor layer having different conductivity types on an offset gate region. CONSTITUTION:An offset gate architecture IGFET insulated with dielectric has a gate region I and an offset region II. The offset gate region II is formed of an N type high resistance layer 11 and a P type high resistance layer 12, and a high impurity density N type intermediate region 13 performs to pass a current by connecting the gate region I to the multilayer architecture offset gate region II. Thus, the N type high resistance layers and the P type high resistance layers are alternately formed in the offset gate region II, and act as depletion layers each other at the time of raising the drain voltage to absorb the drain voltage rise.
