Abstract

PURPOSE: To prevent the crack of element, by obtaining uniform wet at fixing process, through the formation of straight line grooves in mesh, in place of the metallized layer at the back of semiconductor element.
CONSTITUTION: The grooves 28 in lattice pattern are placed at the rear 29 of the element 21, Au-Si eutetic alloy layer 24 is formed between the Au plating 23 in front of the center concave of the package 22 and the surface 29. Since the Si plane is exposed at the grooves 28, eutetic reaction progresses faster, and the entire rear side 29 is made wet uniformly. Accordingly, thermal stress is not concentrated to the specific part of the rear part 29 and no element cracks.
