Abstract
ぼ同一の場所において生じている複数の物理現象および
/または化学現象を把握することができる物理現象およ
び/または化学現象の検出装置を提供すること。 【解決手段】 半導体基板2の一方の面に、二以上の物
理現象および/または化学現象の電気的信号を少なくと
もほぼ同時に取り込むための物理現象および/または化
学現象を検出する現象検出部7を設けている。
Description
/または化学現象の検出装置に関し、特に、複数の物理
現象および/または化学現象を少なくともほぼ同時に検
出することができるようにした物理現象および/または
化学現象の検出装置に関する。
広義の光(可視光、紫外光、赤外光、X線、電磁波な
ど)、濃度、磁気、圧力、加速度、速度、音波、超音
波、酸化還元電位、反応速度など様々な現象を指す。
温度センサ、光センサ、物理センサ、化学センサと呼ば
れる素子を用いて、種々の電気信号(電流、電圧、抵
抗、容量、電位)に変換され、個別に観測されていた。
センサの場合、温度が変化すると、焦電体に電荷が生成
され、その電位変化をFET(電界効果トランジスタ)
などにより増幅して読み取るようにしている。また、代
表的な光センサであるフォトダイオードは、光により発
生する電荷を電流の形で取り出している。そして、代表
的な物理センサであるピエゾ抵抗効果を用いた圧力セン
サは、圧力による抵抗変化を読み取るようにしている。
さらに、代表的な化学センサであるISFET(イオン
感応性電界効果トランジスタ)を用いたpHの測定は、
その応答膜に水素イオンが吸着されることによってチャ
ネルコンダクタンスが変化し、FETを流れる電流を測
定することにより、溶液のpH値を測定している。
並列的に並べ、その出力分布を同時に取得し、画像化す
ることが試みられている。この代表的なものとして、固
体撮像素子が挙げられる。この素子は、フォトダイオー
ドを二次元的に複数個並べ、入射光の強度分布に依存し
たフォトダイオード内で発生する電荷を一定時間その内
部の容量に蓄積し、電荷転送デバイスまたはMOSトラ
ンジスタアレイを用いて一定時間間隔で時系列的に信号
を外部に出力するものである。
ずれのセンサや素子においても、同じ時刻の、同じ場所
における複数の物理現象および/または化学現象の信号
または分布を観測することはできなかった。

により、これまでに開発された単独の検出素子では、分
からなかった現象を見つけることも可能になる。
次元的に並べることにより、複数の物理現象および/ま
たは化学現象の分布を知ることができる。さらに、前記
現象検出部の出力は、電流、電圧、電荷などの電気的出
力信号であるから、その出力をある一定時間蓄積して、
それぞれの現象検出部の出力を時系列で取り出すことが
できる。そうすることにより、その出力をテレビ画面や
コンピュータに取り込むことが容易になり、高感度、高
詳細に物理現象および/または化学現象の二次元分布の
観察も可能になる。

(化学現象)を同時に検出することができる。

液中のpH濃度に依存した空乏層23が広がっている。

電子・正孔対が生成され、正孔はシリコン基板2から外
部に排出され、電子は空乏層23内に蓄えられる。拡散
領域4は、空乏層23に蓄えられた電子が流れ込む以前
にリセットゲート9に正の電圧を印加してある初期電位
に固定しておく。そして、読み出し電極8に正の電圧を
矩形波上に印加することにより、前記電子は予め一定の
電位に固定されている拡散領域4に流れ込み、この拡散
領域4の電位を変える。この電位変化をソースフォロア
回路10で読み取ることにより、光の強度を検出するこ
とができる。

プットダイオード3の電位を再び障壁部6の電位より高
くする(初期状態の電位に戻す)と、感応部7の下方に
は溶液のpH濃度に依存した電荷が残る。次に、読み出
し電極8に、図2(B)に示すように、正の電圧を矩形
波状に印加することにより、前記電子は、リセットされ
予め高い電位に固定されている拡散領域4に流れ込み、
この拡散領域4の電位を変える。この電位変化をソース
フォロア回路10で読み取ることにより、溶液のpHを
検出することができる。

すようにバイアス電圧を印加するバイアス電源で、その
負極側はソースフォロア回路10の抵抗15の接地側と
接続されており、正極側は信号出力端子30に接続され
ている。

感応部7の下方の空乏層23に対して光が入ってくる
と、電子・正孔対が生成され、正孔はシリコン基板2か
ら外部に排出され、電子は空乏層23内に蓄えられる。
一定の時間、信号の蓄積を行った後に、バイアス電源3
1による基板28へのバイアス電圧Vsub (図5(D)
参照)を大きくすることにより、前記空乏層23内の電
荷をn型領域28Nに流すことができ、出力端子30か
ら光強度に関する電圧信号(図5(F)参照)を得るこ
とができる。これは、基板28に対する電圧Vsub を大
きくすることによって、感応部7と領域28Pとの間に
ある障壁電位が低くなり、電位勾配ができるためであ
る。
記第1の実施の形態と変わるところはなく、図5(E)
に示すような出力信号が出力端子29から出力される。
なお、同図(A)はインプットダイード3に対するイン
プット電圧Vinput を、同図(B)は読み出し電極に印
加される電圧Vreadを、同図(C)はリセットゲート9
に印加されるリセット電圧Vrestを、それぞれ示してい
る。

応部1と同様である。そして、このpH感応部35およ
び拡散領域3,4によってpH検出部36が形成され
る。
接地電位との間に介装される常開スイッチ、38は抵抗
15に接続される電源、39は信号出力端子である。
タイミングチャートである図7をも参照しながら説明す
る。現象検出装置本体1および参照電極16を、図示し
てない溶液中に浸漬した状態で設置する。
極9にしきい値電圧以上の大きな正の電圧VG (図7
(B)参照)を端子21を介して印加すると、可視光感
応部33には端子38に印加される電圧VD にほぼ等し
い逆バイアス電圧が印加され、読み出し電極9の電圧を
接地電位に戻しても、可視光感応部33には電圧VD に
ほぼ等しい逆バイアス電圧が印加されたままとなり、電
気的に浮いた状態になる。
入射すると、可視光感応部33に広がっている空乏層の
中で電子・正孔対が生成し、可視光感応部33に存在す
るpn接合により形成されている容量に電荷が蓄積さ
れ、可視光感応部33に印加されていた逆バイアス電圧
が小さくなる。ある一定時間それらの電荷を蓄積した
後、読み出し電極9に電圧VG を再び印加すると、前記
蓄積されていた電荷は抵抗15を介して流れ、出力端子
39には光信号に見合った電圧降下が現れる(図7
(C)における符号S1 )。このとき、可視光感応部3
3の電圧は、電流が流れることで再び電圧VD にほぼ等
しい初期状態にリセットされる。このようにして、光強
度が電圧値として求められる。
と、このpH検出は、前記光信号を蓄積している間に行
うことができる。すなわち、読み出し電極9に電圧VG
が印加されていないときに、スイッチ37をオンするこ
とにより、pH信号を読み出すことができる(図7
(C)における符号S2 )。すなわち、pH感応部35
の下方のシリコンと酸化膜との界面に生ずるチャネルの
コンダクタンスは、溶液中のpH濃度に依存するので、
前記界面を流れる電流値はpH濃度を反映している。し
たがって、出力端子39で観測される電圧は溶液のpH
濃度に依存したものとなっている。
置においては、光強度とpH濃度の信号は、図7(C)
に示すように出力端子39に交互に現れ、これらを交互
に観察することができる。また、スイッチ37の開閉動
作および読み出し電極9への電圧印加動作のいずれか一
方をやめることで、光強度またはpH濃度のいずれか一
方のみを行うようにすることができる。
装置の応用例を示すもので、この図に示すものにおいて
は、光強度検出部34とpH検出部36とを二次元的に
縦横に複数個並べ、これらをシフトレジスタ40,41
によって順次駆動することにより、ほぼ同一領域におけ
るほぼ同時刻の光学像とpH濃度分布像とを観察できる
ようにしている。
光強度検出部34とpH検出部36とを一次元的に複数
個並べるようにしてもよいことは言うまでもない。
としてpH濃度を例示しているが、これ以外の他のイオ
ン濃度を検出するようにしてもよい。
示すもので、この実施の形態における現象検出装置は、
温度と圧力を検出できるように構成されている。すなわ
ち、図9において、42はSOI基板で、シリコン基板
43の上面に絶縁物としてのSiO2 層44およびn型
の単結晶のシリコン基板45を形成してなるものであ
る。このSOI基板42の上面には、通常のnチャネル
トランジスタ46,47,48がデプレション型で形成
されている。そして、このnチャネルトランジスタ4
6,47,48のチャネル部に整合するように、基板4
3をエッチングによって除去して、ダイヤフラム49が
現象検出部として形成されている。また、nチャネルト
ランジスタ46,47,48のゲート50の上部には、
上下に電極51,52を有する焦電体53が現象検出部
として設けられている。この焦電体53は、例えばPZ
T,PZLT系セラミックスまたはPVDF(ポリビニ
リデンフロライド)などよりなる。
ア回路で、55は出力端子、56は抵抗である。また、
57は電圧印加端子である。
タイミングチャートである図10をも参照しながら説明
する。まず、圧力の検出について説明すると、圧力は、
前記nチャネルトランジスタ46,47,48のチャネ
ルコンダクタンスが圧力により変化することを利用して
検出することができる。すなわち、焦電体53は、定常
状態では電圧を発生しないため、ゲート電圧はほとんど
0となり、圧力による出力がnチャネルトランジスタ4
6,47,48に流れる電流を観察することにより得ら
れ、この電流は、ソースフォロア回路54によって得る
ことができる。図10において、Sp は圧力信号であ
る。
射する熱(赤外光)をチョッパ(図示してない)でチョ
ッピングすることによって、その熱に見合った電圧が焦
電体53に誘起し、nチャネルトランジスタ46,4
7,48のゲート電圧が変化することにより、nチャネ
ルトランジスタ46,47,48に流れる電流が変化す
る。したがって、チョッピングしていないときの電流値
を予め調べておき、その差分を読み取ることで、温度分
布を知ることができる。図10において、Sp +Sirは
圧力信号+温度信号である。
装置によれば、圧力検出において温度補正を行うことが
できる。
置本体を、一次元または二次元的に配置することによ
り、圧力や温度の空間的な分布を検出することができ
る。
対象の物理現象および/または化学現象はいずれも二つ
であったが、この発明はこれに限られるものではなく、
3以上であってもよい。次に、3つの現象を検出する現
象検出装置について説明する。
を示し、この実施の形態の現象検出装置は、温度、圧力
および可視光の3つの現象を検出することができる。す
なわち、図11に示す現象検出装置は、図9に示したも
のに、領域58,50を加え、特に、領域59を可視光
に感ずるフォトダイオードとし、領域48,58,59
からなる可視光検出部60を付加している。54A,5
5Aは前記第4の実施の形態におけるソースフォロア回
路54と同様構成のソースフォロア回路で、一方のソー
スフォロア回路54Aの出力端子55Aには、圧力信号
および温度信号が、また、他方のソースフォロア回路5
4Bの出力端子55Bには、可視光信号が出力される。
61は電圧印加端子、62はソースフォロア回路54B
の抵抗56Bに接続される電源である。
タイミングチャートである図12を参照しながら説明す
る。まず、圧力および温度の検出については、上記第4
の実施の形態における現象検出装置と同様であり、この
実施の形態においては、ソースフォロア回路54Aの出
力端子55Aに、図12(C)に示すように、圧力信号
Sp あるいは圧力信号Sp +温度信号Sirが出力され
る。

ることができる。そして、二以上の物理現象および/ま
たは化学現象を同時に知ることにより、これまでに開発
された単独の検出素子では、分からなかった現象を見つ
けることも可能になる。
術を用いることにより高密度に集積し、時間的蓄積を行
うことにより、高解像度かつ高感度の装置を得ることが
でき、高感度、高詳細に物理現象および/または化学現
象の二次元分布の観察をすることができる。

Claims (3)
- 【請求項1】 半導体基板の一方の面に、二以上の物理
現象および/または化学現象の電気的信号を少なくとも
ほぼ同時に取り込むための物理現象および/または化学
現象を検出する現象検出部を設けたことを特徴とする物
理現象および/または化学現象の検出装置。 - 【請求項2】 物理現象および/または化学現象を検出
する現象検出部を複数個一次元的に配置してなる請求項
1に記載の物理現象および/または化学現象の検出装
置。 - 【請求項3】 物理現象および/または化学現象を検出
する現象検出分を複数個二次元的に配置してなる請求項
1に記載の物理現象および/または化学現象の検出装
置。
