を示す断面図である。第２図は、第１図のイオン
源における接地電極の引出し穴とシヤツターの穴
との関係を部分的に示す図であり、Ａは両者の穴
が一致した状態を示し、Ｂは両者の穴がずれた状
態を示す。第３図は、シヤツターをスライドさせ
る例を示す図である。第４図は、第３図の例にお
ける接地電極の引出し穴とシヤツターの穴との関
係を部分的に示す図であり、Ａは両者の穴が一致
した状態を示し、Ｂは両者の穴がずれた状態を示
す。第５図は、従来のイオン源を用いたイオン注
入装置の概略図である。 １０……実施例に係るイオン源、１２……プラ
ズマソース部、１６……引出し電極系、１９……
接地電極、１９ａ……引出し穴、２０……イオン

Claims (1)

    【実用新案登録請求の範囲】
  1. プラズマを作るプラズマソース部と、複数の引
    出し穴を有する１以上の電極から成り前記プラズ
    マソース部からイオンビームを引き出す引出し電
    極系と、この引出し電極系を構成する電極の内の
    最下流側の電極の下流側近傍に配置されていて、
    当該電極の引出し穴と同じ配列でしかもそれと同
    程度以上の大きさをした複数の穴を有する可動式
    のシヤツターと、このシヤツターを、その各穴と
    前記電極の各引出し穴とが一致したりずれたりす
    るように動かす駆動手段とを備えることを特徴と
    するイオン源。
