- 【実用新案登録請求の範囲】 半導体ウエハをセツトする電極部にクランパを
配備してなるプラズマドライエツチング装置にお
いて、 (a) 前記クランパ内部に設けられるヒータと、 (b) 該ヒータを加熱する手段と、 (c) その加熱温度を一定の温度に保つ温度コン
トローラと、 (d) 前記クランパとウエハとの間に設けられる
断熱材とを具備することを特徴とするプラズマド
ライエツチング装置。
