Claims (1)
- 一主面上に正方形または矩形で隅に丸みをもつ
窪みを有する上部金型と、一主面上に前記上部金
型の窪みと同形状で前記上部金型の窪みとでキヤ
ビテイを形成する窪みと前記キヤビテイに溶融樹
脂を送るランナー及びゲートとが設けられている
下部金型とから成り、前記上部金型と下部金型と
の間に半導体チツプが搭載されているリードフレ
ームを挟んで樹脂封止する半導体装置樹脂封止用
金型において、前記ゲートの一方の側壁は前記ラ
ンナーに面する前記キヤビテイの辺の直線部分終
端から前記ランナーに向つて伸び、他方の側壁は
前記リードフレームのタイバーまではリード１本
を前記ゲート内に含み前記タイバーから先は前記
リードの残りの部分を前記ゲート内に含まないよ
うに前記タイバー上で曲りランナーに向つて伸び
るように前記ゲートが形成されていることを特徴
とする半導体装置樹脂封止用金型。
