【発明の詳細な説明】
この発明は半導体基板中に弱くドープされた第
一導電形の第三ドープ領域および第三ドープ領域
中にまで達成する強くドープされたソース領域が
配置され、さらに第二導電形の第二ドープ領域
が、基板表面に境を接しているソース領域の下方
を走りかつソース領域を少なくともドレン領域に
向かう方向において包囲しかつソース領域の側方
において基板表面に接するように配置され、その
際少なくともソース領域および第二導電形の第二
ドープ領域はイオン注入されたドープ物質を包含
し、基板上にゲート絶縁層および第二導電形の第
二ドープ領域の上方に存在するゲート電極から成
るゲート構造が備えられ、その際該ゲート構造の
厚さはソース領域に向かう方向において減少して
いるようになつた電界効果トランジスタとその製
造方法に関するものである。
一導電形の第三ドープ領域および第三ドープ領域
中にまで達成する強くドープされたソース領域が
配置され、さらに第二導電形の第二ドープ領域
が、基板表面に境を接しているソース領域の下方
を走りかつソース領域を少なくともドレン領域に
向かう方向において包囲しかつソース領域の側方
において基板表面に接するように配置され、その
際少なくともソース領域および第二導電形の第二
ドープ領域はイオン注入されたドープ物質を包含
し、基板上にゲート絶縁層および第二導電形の第
二ドープ領域の上方に存在するゲート電極から成
るゲート構造が備えられ、その際該ゲート構造の
厚さはソース領域に向かう方向において減少して
いるようになつた電界効果トランジスタとその製
造方法に関するものである。
MIS電界効果トランジスタにおいて高いスイツ
チング速度を達成するためソース・ドレン間のチ
ヤネル長を短くすることが試みられている。その
成果は例えばVMOSトランジスタ(Electronic
Design、23、〔11〕、Circle No.307、p.103−104、
1975)および二重拡散MIS電界効果トランジスタ
である。後者においては短いチヤネルを作るため
まず第一種のドープ物質をマスクの孔を通して半
導体内に拡散させる。その際ドープ物質は側方拡
散によりマスク孔の境界を越えて外まで拡がる。
続いて第二種のドープ物質を同じマスク孔を通し
て拡散させる。この第二拡散工程では拡散の温度
と時間を適当に選んでマスク孔境界を越えての側
方拡散が第一種ドープ物質の拡散の場合よりも少
なくなるようにする。これにより二つのドープ領
域は異なつた個所で半導体基板表面に現れ、これ
らの個所の間の基板部分がチヤネルとなる。この
方法により約1.5μmまでのチヤネル長が達成され
る。これよりも短いチヤネル長はこの二重拡散法
では充分な再現性をもつて作ることができない。
それはドープ物質を拡散によつて押し進めるとド
ーピングプロフアイルが次第に平坦になるからで
ある。更に拡散は温度依存性が大きいから僅かな
温度変化も再現性に大きな影響を及ぼす。
チング速度を達成するためソース・ドレン間のチ
ヤネル長を短くすることが試みられている。その

それはドープ物質を拡散によつて押し進めるとド
ーピングプロフアイルが次第に平坦になるからで
ある。更に拡散は温度依存性が大きいから僅かな
温度変化も再現性に大きな影響を及ぼす。
この発明の目的は冒頭に挙げた種類のMIS電界
効果トランジスタに対してチヤネル長を約0.1μm
まで短縮することができ、それによつてこの種の
トランジスタのスイツチング速度または高周波特
性を改良することができる構造を提供することで
ある。

することができる。MIS構造の絶縁層はその厚さ
をチヤネル領域の上でソース領域に向かつて15°
乃至60°、例えば20°のくさび角でくさび形に低下
させると製作上有利である。またゲート電極層の
厚さをチヤネル領域の上でその周縁部に向かつて
くさび形に低下させ、特にドレン領域からソース
領域に向かつて連続的に低下させることも製作上
有利である。このくさび角も15°乃至60°例えば20°

この発明はイオン注入によつてドーピングを行
うと半導体基板内に作られるドープ領域の寸法を
イオン注入に際して使用されるマスク構造に対応
して一層精確に規定することができるという事実
に基づくものである。その上イオン注入時のイオ
ンエネルギーの選定によりイオンの進入深さを極
めて精確に規定することができるからドープ領域
は横方向においてもそれに垂直な基板深さ方向に
おいても極めて狭い間隔で並べて作ることができ
る。

おいても極めて狭い間隔で並べて作ることができ
る。
ソース領域とそれを包囲する反対導電形の第二
ドープ領域の製作は基本的には二つのイオン注入
マスクを使用して実施され、第二ドープ領域に対
して使用される注入マスクはソース領域に対する
ものよりもいくらか大きな窓を持つ。二つの注入
マスクを充分な精度で位置合わせすることは一般
に困難であるからこの発明においてはチヤネル領
域上で絶縁層の厚さをソース領域に向かつてくさ
び形に低下させるかあるいはゲート電極層の厚さ
をチヤネル領域上でこの縁端に向かつてくさび形
に低下させる。この構造は製作に対して特に有利
である。即ちゲート絶縁層またはゲート電極層を
チヤネル領域上でくさび形とすることによりソー
ス領域とそれを包囲する第二ドープ領域の自己整
合製作が可能となる。この場合ゲート絶縁層また
はゲート電極層がイオン注入マスクとなる。第二
ドープ領域に対するイオン注入エネルギーはゲー
ト絶縁層またはゲート電極層の厚さの低下に伴つ
てイオンの進入深さが次第に低下し、第二ドープ
領域内に注入イオンの最大濃度部分がソース領域
の縁端から僅かの間隔を保つて基板表面を通過す
るように選ばれる。この進入線とソース領域縁端
との間隔はゲート絶縁層またはゲート電極層のく
さび角によつて定められる。この間隔がMISトラ
ンジスタの有効チヤネル長となる。ゲート絶縁層
の厚さがくさび形に変化する場合製作上有利とな
るばかりでなくこの絶縁層上に設けられた電極層
がチヤネルの周囲においてだけ基板表面近くにあ
りゲート・ドレン間容量が低下するという利点が
ある。このことは更にトランジスタの耐電圧性に
対しても有利に作用する。短いチヤネル長を作る
ためにはゲート絶縁層をくさび形とする代わりに
ゲート電極層を例えば多結晶シリコン層としてく
さび形に作りこれを注入マスクとして使用しても
よい。この多結晶シリコンゲート電極を使用する
場合にもその厚さをソース接続電極とドレン接続
電極の間の部分で変えることにより耐電圧性を高
めることができる。

この発明によるMIS電界効果トランジスタはn
チヤネル形とするのが有利である。この場合チヤ
ネル内のキヤリヤの移動度がpチヤネルの場合よ
りも大きく、約3倍の急峻度が得られる。またシ
リコンに対してはイオン注入技術によりpドープ
物質例えばホウ素をnドープ物質例えばリンより
も半導体内により深く注入することが容易であ
る。
チヤネル形とするのが有利である。この場合チヤ
ネル内のキヤリヤの移動度がpチヤネルの場合よ
りも大きく、約3倍の急峻度が得られる。またシ
リコンに対してはイオン注入技術によりpドープ
物質例えばホウ素をnドープ物質例えばリンより
も半導体内により深く注入することが容易であ
る。
この発明によるMIS電界効果トランジスタはサ
フアイア結晶上に薄いnシリコン膜を設ける
ESFI技術によつて製作することも可能である。
この場合トランジスタの能動区域はシリコン膜中
に置かれる。

この発明によるMIS電界効果トランジスタとそ
の製作方法を図面に示した実施例について説明す
る。第1図乃至第4図にくさび形のゲート絶縁層
を持つMIS電界効果トランジスタの製作過程を示
す。半導体例えばシリコンの基板1の表面に厚さ
が0.05乃至0.2μmのゲート絶縁層2を作る。この
層は例えば第二酸化シリコンまたは窒化ケイ素と
する。第三ドープ領域5となる基板部分の上にあ
る絶縁層部分に写真蝕刻法により窓を作り、この
窓を通して第一種のドーピング4例えばリンイオ
ンを基板内に注入する。注入エネルギーはたとえ
ば100Kevとする。注入量は第三ドープ領域5の
ドーピング濃度がほぼ1016cm-3となるように選
ぶ。その際注入マスクとしては絶縁層に窓を作つ
たときの感光樹脂層3を使用する。続いて感光樹
脂層3を除去し半導体基板上に絶縁層を少数μm
の厚さに析出させる。そのためには例えば二酸化
シリコン絶縁層の場合酸素の存在の下に基板を酸
化する。続いて写真蝕刻法によりソース領域6、
ドレン領域7およびチヤネル領域12に予定され
ている基板部分上の絶縁層を厚さが約0.05乃至
0.2μmとなるまでエツチする。その際作られる薄
膜部分21の縁端で絶縁層の厚さが外に向かつて
くさビ形に増大するように大きくならなければな
らない。上昇傾斜面31の傾斜角の良好な再現性
は種々の方法で達成することができる。まず絶縁
層の除去にイオンエツチング法を利用し、マスク
を使用してイオン照射して絶縁層をスパツタさせ
る。その際薄膜部分21を除いて絶縁層を覆うエ
ツチングマスクをとりつける。マスク材料として
はそれ自体もイオン照射によりスパツタするもの
を使用する。スパツタリングによりマスクの断面
形状が絶縁層に移される。またエツチングマスク
自体も蝕刻作用を受けるためその孔の周縁部分が
斜めに削られ、絶縁層に作られた凹みの側面は基
板表面に垂直ではなく約60°までの傾斜角を持つ
傾斜面となる。この場合のマスク材料としては感
光樹脂が適している。

くさび状に厚さが変化する絶縁層は次のように
しても作ることができる。まず半導体上にSiO2
層とリンケイ酸ガラス層を重ねて析出させる。こ
の二重層にフツ化水素酸によつて孔または凹みを
エツチするとリンケイ酸ガラス層の方がSiO2層
より早く侵蝕されるため孔または凹みの縁端は傾
斜面となる。エツチング終了後、リンケイ酸ガラ
スは溶融処理により丸味づけることができる。

くさび形絶縁層の別の製法としては絶縁層2を
全面的にイオン照射した後マスクを使用して湿式
化学エツチングまたはプラズマエツチングを施
す。イオン照射された絶縁層薄膜部分は湿式化学
エツチングまたはプラズマエツチングに際して除
去速度が非照射部分より大きくなるから絶縁層の
縁端部はくさび状の傾斜面となる。
全面的にイオン照射した後マスクを使用して湿式
化学エツチングまたはプラズマエツチングを施
す。イオン照射された絶縁層薄膜部分は湿式化学
エツチングまたはプラズマエツチングに際して除
去速度が非照射部分より大きくなるから絶縁層の
縁端部はくさび状の傾斜面となる。
くさび形に厚さが変化する絶縁層を作るための
上記の各種の方法は総て良好な再現法を持つてい
る。

このようなプロフアイルを持つ絶縁層を設けた
後第一種のドーピングイオン8例えばリンイオン
を絶縁層薄膜21を通して半導体内に注入する。
このイオンの加速電圧はイオンが薄膜部分21だ
けを貫通してその下の半導体部分にドープされた
ソース領域6またはドレン領域7を作ることがで
きるように選ぶ。イオン注入量はこれら領域のド
ーピング濃度がcm3当たり1019乃至1020となるよう
に選ぶ。絶縁層のくさび形傾斜面31の位置によ
りソース領域6またはドレン領域7は同じ導電形
の第三ドープ領域5にまで達する。イオン注入工
程後ドレン領域7を感光樹脂層10で覆う。この
樹脂層は続く第二種ドープ物質9例えばホウ素の
イオン注入に際してマスクとして使用される。こ
の場合の注入エネルギーはホウ素イオンの平均侵
入深さが約0.4μmとなりこのイオンによつてドー
プされた第二領域13がソース領域6の下に形成
されるように選ぶ。この程度の侵入深さとするた
めの加速エネルギーはホウ素イオンの場合約
100kevとなる。半導体に達するまでに絶縁層2
のくさび形傾斜部分31を貫通しなければならな
いホウ素イオンはそこで阻止されるからくさび形
傾斜部分31の下で第二ドープ領域13は上に向
かつて曲がり半導体表面に達する。このイオン注
入ドーピングが終わるとフオトマスク10を除去
し、電極接触部を作るためソース領域とドレン領
域の上で絶縁層2に接触孔を設ける。その後接触
導体路16,17をソース領域6、ドレン領域7
にとりつけ、ゲート電極15をチヤネル領域12
の上の絶縁層2の部分に析出させる。このチヤネ
ル領域12はソース領域6の外縁と第二ドープ領
域13の外縁の間に形成される。MIS電界効果ト
ランジスタの完成した構造は第4図に示されてい
る。小さいドレン電流の場合の有効チヤネル領域
は第二ドープ領域13が半導体基板表面に現れる
部分121で与えられる。ドレン電流が大きくな
ると第二ドープ領域13の外縁とソース領域6の
外縁との間の半導体部分122も電流チヤネルと
して作用するからMIS電界効果トランジスタのチ
ヤネル長はいくらか大きくなる。従つてチヤネル
長はドレン電流の大きさに応じて約0.1μmから約
0.5μmの間にある。チヤネル領域12からの距離
が長くなると絶縁層の厚さは再び増大する。ソー
ス領域6とドレン領域7の間の間隔は1μmと10μ
mの間にある。この間隔がこれより大きくなると
MIS電界効果トランジスタの直列抵抗が増大す
る。
後第一種のドーピングイオン8例えばリンイオン
を絶縁層薄膜21を通して半導体内に注入する。
このイオンの加速電圧はイオンが薄膜部分21だ
けを貫通してその下の半導体部分にドープされた
ソース領域6またはドレン領域7を作ることがで
きるように選ぶ。イオン注入量はこれら領域のド
ーピング濃度がcm3当たり1019乃至1020となるよう
に選ぶ。絶縁層のくさび形傾斜面31の位置によ
りソース領域6またはドレン領域7は同じ導電形
の第三ドープ領域5にまで達する。イオン注入工

傾斜部分31の下で第二ドープ領域13は上に向

外縁との間の半導体部分122も電流チヤネルと
して作用するからMIS電界効果トランジスタのチ
ヤネル長はいくらか大きくなる。従つてチヤネル
長はドレン電流の大きさに応じて約0.1μmから約
0.5μmの間にある。チヤネル領域12からの距離
が長くなると絶縁層の厚さは再び増大する。ソー
ス領域6とドレン領域7の間の間隔は1μmと10μ
mの間にある。この間隔がこれより大きくなると
MIS電界効果トランジスタの直列抵抗が増大す
る。
第5図にドレン電極が埋込みドレンと呼ばれて
いるものになつている実施例を示す。この場合基
板1は第一導電形のドープ物質例えばリンを高濃
度にドープされたシリコン層52から成り、この
埋込みドレン中のドーピング濃度は例えば1019乃
至1020cm-3である。この第一導電形の高濃度ドー
プ層の上には埋込みドレンと同じ導電形ではある
がドーピング濃度が低く1017cm3である第二の層5
1が設けられ、この層のソース領域6の横に第二
導電形の高濃度ドープ領域14があり、第二ドー
プ領域13がこの領域に接し場合によつてはそれ
に移行している。接触導体路16はこの実施例の
場合、高濃度ドープ領域14とソース領域6の双
方に接触する。

板1は第一導電形のドープ物質例えばリンを高濃
度にドープされたシリコン層52から成り、この
埋込みドレン中のドーピング濃度は例えば1019乃
至1020cm-3である。この第一導電形の高濃度ドー
プ層の上には埋込みドレンと同じ導電形ではある
がドーピング濃度が低く1017cm3である第二の層5
1が設けられ、この層のソース領域6の横に第二
導電形の高濃度ドープ領域14があり、第二ドー
プ領域13がこの領域に接し場合によつてはそれ
に移行している。接触導体路16はこの実施例の
場合、高濃度ドープ領域14とソース領域6の双
方に接触する。
第二の高濃度ドープ領域14の形成は製造工程
の始めにイオン注入または拡散によつて行うのが
有効である。その他の製造工程は前に述べた実施
例の場合と同様であるがソース領域6に対する接
触孔を作る際同時に高ドープ領域14の表面も露
出させてそこに接触を作る必要がある。

第5図の実施例の場合、電流はソース領域6か
らチヤネル領域12(122,121)と層51
を通つてドレン電極52に流れる。同種の電界効
果トランジスタを対称面(または対称軸)20に
対して対照にまたは回転対称に配置することがで
きる。

絶縁基板上のエピタキシヤルシリコン膜技術に
適した実施例を第6図に示す。絶縁板例えばサフ
アイア板50の上にエピタキシヤルシリコン層5
3がありこの層は例えばドーピング濃度1016cm-3
のn形である。このシリコン層53にはイオン注
入または拡散によつて第二導電形の高濃度ドープ
領域140が作られ、これにイオン注入によつて
高濃度にドープされた領域13が接している。導
体路16は高ドープ領域140とソース領域6に
接触する。ソース領域6、ドレン領域7および第
二ドープ領域13の外絶縁層2および21の製作
は前に述べた工程によつて実施することができ
る。
適した実施例を第6図に示す。絶縁板例えばサフ
アイア板50の上にエピタキシヤルシリコン層5
3がありこの層は例えばドーピング濃度1016cm-3
のn形である。このシリコン層53にはイオン注
入または拡散によつて第二導電形の高濃度ドープ
領域140が作られ、これにイオン注入によつて
高濃度にドープされた領域13が接している。導
体路16は高ドープ領域140とソース領域6に
接触する。ソース領域6、ドレン領域7および第
二ドープ領域13の外絶縁層2および21の製作
は前に述べた工程によつて実施することができ
る。
ゲート電極層として多結晶シリコン層を使用す
るこの発明の実施例の製作工程を第7図乃至第1
0図に示す。先ず1014乃至1015cm-3の濃度に低ド
ープされたp形のシリコン基板1の表面に絶縁層
2を析出させ、この絶縁層の一部を写真蝕刻法に
より厚さ約0.05乃至0.1μmの薄膜21とする。こ
の薄層を通して第一導電形を与えるイオン4例え
ばリンイオンを注入した後薄層21の上に多結晶
シリコンのゲート電極層22を、例えばマスクを
使用する蒸着または全面蒸着と写真蝕刻によつて
作る。スパツタリングによるかイオン照射に続く
湿式化学エツチングまたはプラズマエツチングに
よゲート電極層22に傾斜面32を作る。このゲ
ート電極層22は続く第一導電形ドープ物質のイ
オン8の注入に際して注入マスクとなる。第一導
電形ドープ物質イオン8の二回目の注入に際して
加速電圧と注入量は半導体表面から約0.1μmの深
さに高濃度ドープのソース領域6とドレン領域7
が形成されるような値を選ぶ。このイオン注入後
ドレン領域7を感光樹脂マスク10で覆い、第二
導電形ドープ物質、例えばホウ素イオン9を使用
する三回目のイオン注入を実施する。その際加速
電圧と注入量は第二ドープ領域13がソース領域
6の下に形成され、この領域がポリシリコン電極
22のくさび形斜面32の下で半導体表面に現れ
るように選ぶ。これが終わつた後感光樹脂マスク
10を除去し、ソースとドレンに対する接触孔を
エツチングによつて作つた後ソース電極に対する
接続16、ドレン電極に対する接続17およびポ
リシリコン電極22に対する金属接続15を作
る。ゲート電極22の導電抵抗を低下させるため
にはゲート電極の全面に金属接続15を設けるこ
とが有効である。ポリシリコンゲート電極にはn
チヤネルMISトランジスタの場合、高濃度nドー
ピングを追加し、pチヤネルの場合高濃度pドー
ピングを追加することができる。

第1図乃至第4図はこの発明の一つの実施例の
製作工程の四段階においての素子の断面を示し、
第5図と第6図はそれぞれこの発明の異なる実施
例の断面図であり、第7図乃至第10図はゲート
電極として多結晶シリコン層を使用するこの発明
の実施例の製作工程の四段階においての素子の断
面を示す。 各図において1は半導体基板、2はゲート絶縁
層、5は第三ドープ領域、6はソース領域、7は
ドレン領域、12はチヤネル領域である。

面を示す。 各図において1は半導体基板、2はゲート絶縁
層、5は第三ドープ領域、6はソース領域、7は
ドレン領域、12はチヤネル領域である。
Claims (1)
- 【特許請求の範囲】 1 半導体基板1中に弱くドープされた第一導電
形の第三ドープ領域5および第三ドープ領域5中
にまで達する強くドープされたソース領域6が配
置され、さらに第二導電形の第二ドープ領域13
が、基板表面に境を接しているソース領域6の下
方を走りかつソース領域6を少なくともドレン領
域7,51,52に向かう方向において包囲しか
つソース領域6の側方において基板表面に接する
ように配置され、その際少なくともソース領域6
および第二導電形の第二ドープ領域13はイオン
注入されたドープ物質を包含し、基板1上にゲー
ト絶縁層21および第二導電形の第二ドープ領域
13の上方に存在するゲート電極15から成るゲ
ート構造が備えられ、その際該ゲート構造の厚さ
はソース領域6に向かう方向において減少してい
るようになつた電界効果トランジスタにおいて、
第二導電形の第二ドープ領域13内のドープ物質
の最大濃度がソース領域6の縁端から僅かの間隔
を保つて基板1の表面を通過し、したがつて第二
導電形の第二ドープ領域13は第一導電形の第三
ドープ領域5内に存在することを特徴とするチヤ
ネル長の短いMIS電界効果トランジスタ。 2 チヤネル領域12の長さが0.1μmから0.5μm
の間であることを特徴とする特許請求の範囲第1
項記載のMIS電界効果トランジスタ。 3 チヤネル領域上の絶縁層2の厚さがソース領
域6に向かつてくさび形に減小していることを特
徴とする特許請求の範囲第1項記載のMIS電界効
果トランジスタ。 4 くさび角が約15°と約60°の間であることを特
徴とする特許請求の範囲第3項記載のMIS電界効
果トランジスタ。 5 ゲート電極層22の厚さがチヤネル領域12
上でその縁端に向かつて減小していることを特徴
とする特許請求の範囲第1項または第2項記載の
MIS電界効果トランジスタ。 6 ゲート電極層22の厚さがソース領域6とド
レン領域7の間でドレン領域に向かつて連続的に
増大していることを特徴とする特許請求の範囲第
5項記載のMIS電界効果トランジスタ。 7 くさび角が約15°と約60°の間であることを特
徴とする特許請求の範囲第5項記載のMISの電界
効果トランジスタ。 8 ドレン領域が半導体基板内で第三ドープ領域
51の下に作られた埋込み層52であることを特
徴とする特許請求の範囲第1項乃至第7項の一つ
に記載のMIS電界効果トランジスタ。 9 ドレン領域7が第三ドープ領域5の横にあり
半導体基板表面に境を接することを特徴とする特
許請求の範囲第1項乃至第7項の一つに記載の
MIS電界効果トランジスタ。 10 半導体基板1がシリコンであることを特徴
とする特許請求の範囲第1項乃至第9項の一つに
記載のMIS電界効果トランジスタ。 11 第一の導電形の領域がn形ドープ物質をド
ープされ、第二の導電形の領域がp形ドープ物質
をドープされていることを特徴とする特許請求の
範囲第1項乃至第10項の一つに記載のMIS電界
効果トランジスタ。 12 n形ドープ物質がリンでありp形ドープ物
質がホウ素であることを特徴とする特許請求の範
囲第1項乃至第11項の一つに記載のMIS電界効
果トランジスタ。 13 絶縁層2が二酸化シリコンであることを特
徴とする特許請求の範囲第1項乃至第12項の一
つに記載のMIS電界効果トランジスタ。 14 絶縁層がSiO2層とその上のリンケイ酸ガ
ラス層から成る二重層であることを特徴とする特
許請求の範囲第1項乃至第12項の一つに記載の
MIS電界効果トランジスタ。 15 ゲート電極層22が多結晶シリコンである
ことを特徴とする特許請求の範囲第1項乃至第1
3項の一つに記載のMIS電界効果トランジスタ。 16 ソース領域6と第二ドープ領域をイオン注
入によつてドープし、その際注入マスクとしてソ
ース領域に予定されている基板領域上では比較的
薄くそれからくさび状に厚さが増大する層を使用
すること、ソース領域に対する第一導電形のドー
プイオンの注入エネルギーは最大ドープ濃度が基
板表面から0.2μm以下の距離にあるように選ぶこ
と、第二ドープ領域に対する第一導電形に対して
反対の導電形の第二の導電形のドープイオンの注
入エネルギーは、最大ドープ濃度がソース領域の
下にあり注入マスクのくさび状の厚さの増大によ
りドープイオンの最大濃度が基板表面においてソ
ース領域6から間隔をおいて存在するようにして
基板表面に近づくように選ぶことを特徴とするチ
ヤネル長の短いMIS電界効果トランジスタの製造
方法。 17 イオン注入マスクとして半導体基板上にあ
る絶縁層2を使用することを特徴とする特許請求
の範囲第16項記載の方法。 18 イオン注入マスクとしてSiO2層とリンケ
イ酸ガラス層から成る二重層を使用することを特
徴とする特許請求の範囲第17項記載の方法。 19 イオン注入マスクとして絶縁層2とその上
にある多結晶シリコン層から成る二重層を使用
し、絶縁層2はソース領域の近くで0.2μmよりも
薄くし、多結晶シリコン層はその縁端に向かつて
くさび状に厚さを減小させることを特徴とする特
許請求の範囲第16項記載の方法。
