Description

【発明の詳細な説明】 〔産業上の利用分野〕 本発明は半導体集積回路に関し、特に半導体集積回路を
試験する試験回路に関する。
〔従来の技術〕
従来、この種の半導体集積回路用試験回路は第2図に示
すように、第1の電源1と第2の電源2を被試験回路3
と試験回路5とに共用しており、外部試験端子を削減す
るため、被試験回路3の外部信号端子6を試験時には試
験用端子として使用していた。7は試験線である。
〔発明が解決しようとする課題〕
上述した従来の半導体集積回路用試験回路は、被試験回
路と試験回路の各電源及び外部試験端子が共有化してい
るため、集積回路の試験を行っていない通常の動作時に
おいても試験回路が動作し電力を消費するため、回路全
体の消費電力が増大するという欠点がある。
本発明の目的は前記課題を解消した半導体集積回路用試
験回路を提供することにある6〔課題を解決するための
手段〕 上記目的を達成するため、本発明の半導体集積回路用試
験回路においては、被試験回路用電源とは独立に試験時
のみ使用する試験用電源を有するものである。
〔実施例〕
次に、本発明について図面を参照し説明する6第1図は
本発明の一実施例を示す回路図である。
被試験回路3の電源は第1の電源1及び第2の電源2よ
り供給され、試験回路5の電源は第3の電g4及び前記
試験回路の第2の電源2より供給される。さらに被試験
回路3の外部信号端子6は試験回路5の試験線7に接続
される。
実施例において、被試験回路3の試験を行っていない通
常動作時には、試験回路5の第3の電源4の電位は第2
の電源2と同電位とすることにより、試験回路5は動作
せず、消費電力は被試験回路3のみとなる。
また、被試験回路3の試験時には第3の電源4を第1の
電源1と同電位とすることにより、試験回路5が働き、
被試験回路3の試験を効率良く行える。
〔発明の効果〕
以上説明したように本発明は試験回路の電源を被試験回
路の電源と別にすることにより、試験用外部端子を増加
させることなく、試験時以外の消費電力を削減でき、特
に多入出力の外部端子を持ち消費電力の大きい半導体集
積回路において顕著な効果を有するものである。
