AlGgSb系APDの構造に関し。

〔発明の効果〕
以上説明したように本発明によれば、 AlGaSb系
APDにおいて9強固なガードリング効果と基板のウィ
ンド効果が同時に得られるとともに、接合に近接して増
倍層が配置できるため、電界設計が容易になり、素子の
量子効率を増加できる。

Claims (1)
- 【特許請求の範囲】 後記増倍層より禁制帯幅の大きい n型Al_xGa_1_−_xSb(0<x<1)基板
上に受光領域を含んで順に積層された n型GaSb光吸収層、 正孔対電子のイオン化率比が最大値を示す組成のn型A
l_xGa_1_−_xSb(0<x<1)増倍層、A
l_xGa_1_−_xSb(0<x<1)からなるp
型領域を有し、 該p型領域上にはp側電極、該基板の裏面には受光領域
を露出したn側電極を設けて、信号光が該基板の裏面よ
り入射するように構成していることを特徴とする半導体
受光素子。
