Claims (1)

  1. 【実用新案登録請求の範囲】 複数の半導体ウエーハを一枚ずつ定ピツチで整
    列収納し、キヤリアベース上に位置決め載置した
    キヤリア、或いは半導体ウエーハを二枚ずつその
    裏面同士を密着させて定ピツチで整列保持し、ボ
    ートベース上に位置決め載置したボートから、そ
    れらから離隔して配置されたホルダへ、キヤリア
    ベース及びボートベース下方に上下動自在に配置
    されたプツシヤベース上のプツシヤの突上げ動作
    により半導体ウエーハを一括して移し替える装置
    であつて、 キヤリアベース及びボートベース下方の各プツ
    シヤをプツシヤベースに対して退入動作可能に装
    着し、そのプツシヤの退入動作を検出する過負荷
    検知手段を上記プツシヤ及びプツシヤベースの少
    なくとも一方に配設したことを特徴とする半導体
    ウエーハ立替装置。
