Claims (12)
- 基板を処理する基板処理装置であって、
第1の基板と第2の基板が接合された重合基板における、前記第1の基板に周縁改質層を形成する周縁改質部と、
前記第1の基板に形成された前記周縁改質層を基点に、除去対象の前記第1の基板の周縁部を前記重合基板から分離して除去する周縁除去部と、
前記周縁改質部で前記第1の基板に前記周縁改質層が形成された前記重合基板を、前記周縁改質部と前記周縁除去部との間で搬送する搬送アームと、を備え、
前記周縁改質部は、
前記第1の基板の前記周縁部と前記第1の基板の中央部の境界に沿って環状に形成される前記周縁改質層と、
前記周縁改質層の径方向外側に延伸する分割改質層と、を形成する、基板処理装置。 - 前記周縁除去部は、環状の前記周縁改質層を基点に前記周縁部を前記中央部から分離しつつ、前記分割改質層を基点に前記周縁部を複数に分割して、前記周縁部を前記重合基板から除去する、請求項1に記載の基板処理装置。
- 前記周縁除去部で除去された前記周縁部を回収する回収機構と、
前記回収機構に回収される前記周縁部を破砕する破砕機構と、を有する、請求項1又は2に記載の基板処理装置。 - 前記破砕機構は、前記周縁部を挟み込んで破砕する一対の破砕ローラを有する、請求項3に記載の基板処理装置。
- 前記破砕機構は、前記周縁部を破砕するシュレッダーを有する、請求項3に記載の基板処理装置。
- 前記周縁除去部は、前記第1の基板と前記第2の基板の外側端部から、当該第1の基板と第2の基板の界面に挿入される挿入部材を備え、
当該周縁除去部は、前記周縁部に衝撃を付与して当該周縁部を除去する、請求項1~5のいずれか一項に記載の基板処理装置。 - 前記周縁除去部は、前記周縁部に超音波を発振する超音波発信源を有する、請求項1~6のいずれか一項に記載の基板処理装置。
- 基板を処理する基板処理方法であって、
周縁改質部において、第1の基板と第2の基板が接合された重合基板における、前記第1の基板に周縁改質層を形成することと、
周縁除去部において、前記第1の基板に形成された前記周縁改質層を基点に、除去対象の前記第1の基板の周縁部を前記重合基板から分離して除去することと、
前記第1の基板に前記周縁改質層が形成された前記重合基板を、前記周縁改質部と前記周縁除去部との間で搬送することと、
前記周縁部が除去された後の前記重合基板における、前記第1の基板を研削することと、
前記周縁改質部において、
前記第1の基板の前記周縁部と前記第1の基板の中央部の境界に沿って前記周縁改質層を環状に形成することと、
前記周縁改質層の径方向外側に延伸する分割改質層を形成することと、を含む、基板処理方法。 - 前記周縁除去部において、
環状の前記周縁改質層を基点に前記周縁部を前記中央部から分離しつつ、前記分割改質層を基点に前記周縁部を複数に分割して、前記周縁部を前記重合基板から除去する、請求項8に記載の基板処理方法。 - 前記周縁除去部は、前記第1の基板と前記第2の基板の外側端部から、当該第1の基板と第2の基板の界面に挿入される挿入部材を備え、
当該周縁除去部において、前記挿入部材により前記周縁部に衝撃を付与して、当該周縁部を除去する、請求項8又は9に記載の基板処理方法。 - 前記周縁除去部において、前記周縁部に超音波を付与して、当該周縁部を除去する、請求項8~10のいずれか一項に記載の基板処理方法。
- 前記周縁除去部で除去された前記周縁部は、破砕されて回収される、請求項8~11のいずれか一項に記載の基板処理方法。
