Description
また、本願に開示される電力変換装置は、本願に開示される半導体装置を含み、入力された電力を変換して出力する主変換回路と、主変換回路を制御する制御信号を主変換回路に出力する制御回路とを備えたものである。
以下に、実施の形態1による半導体装置であるパワー半導体モジュールについて、図面に基づいて説明する。図1は、実施の形態1によるパワー半導体モジュールの概略構成を示す平面図、図2は、図1に示すパワー半導体モジュールから第2のリードフレームを除いた状態を示す平面図、および図3は、図1中A-Aで示す部分の断面図である。各図において、同一または相当部分には同一符号を付している。
図5は、実施の形態2によるパワー半導体モジュールの概略構成を示す平面図、図6は、図5に示すパワー半導体モジュールから第2のリードフレームを除いた状態を示す平面図である。なお、実施の形態2によるパワー半導体モジュール102の断面図は、上記実施の形態1によるパワー半導体モジュール101と同様であるため図3を流用する。図5および図6は、パワー半導体モジュール102を上面101a(図3参照)の側から見た(すなわち上面視の)平面図であり、封止樹脂6を透視したときの内部構成を示し、図中、点線で示す外枠は封止樹脂6を示している。
図8は、実施の形態3による電力変換装置を備えた電力変換システムの構成を説明する図である。実施の形態3では、上記実施の形態1、2によるパワー半導体モジュール101、102を三相のインバータに適用した電力変換装置について説明する。
Claims (12)
- 相対する2つの主面と前記2つの主面を繋ぐ4つの端面とをそれぞれ有し、互いに並んで配置された平板状の第1の金属配線層および第2の金属配線層、
前記第1の金属配線層の一方の主面に接合された第1のパワー半導体素子、
前記第1の金属配線層の前記一方の主面と同じ側にある前記第2の金属配線層の一方の主面に接合された第2のパワー半導体素子、
前記第1の金属配線層、前記第2の金属配線層、前記第1のパワー半導体素子、および前記第2のパワー半導体素子のいずれか1つ以上に接合された配線部材、
前記第1の金属配線層と前記第2の金属配線層と前記第1のパワー半導体素子と前記第2のパワー半導体素子と前記配線部材の少なくとも一部とを封止する封止樹脂を備え、
前記配線部材は、一方の端部が前記第2の金属配線層の前記一方の主面に接合され他方の端部が前記第1のパワー半導体素子の表面電極に接合された第1のリードフレームと、一方の端部が前記第2のパワー半導体素子の表面電極に接合され他方の端部が前記封止樹脂から露出している第2のリードフレームと、を含み、
前記第1の金属配線層および前記第2の金属配線層は、それぞれの長手方向の端面が対向配置されており、前記第1の金属配線層の前記一方の主面に平行で且つ前記長手方向の端面に平行な方向を幅方向とするとき、前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記幅方向の寸法が前記第1の金属配線層および前記第2の金属配線層それぞれの前記幅方向の寸法よりも大きい幅広領域を有し、
前記第1の金属配線層の前記一方の主面に垂直な方向において、前記第1のリードフレームは前記第2のリードフレームと前記第1のパワー半導体素子との間に設けられ、前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記第1の金属配線層および前記第2の金属配線層それぞれの前記端面の一部と重ならないように設けられたことを特徴とする半導体装置。 - 前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記幅方向の寸法が前記第1の金属配線層および前記第2の金属配線層それぞれの前記幅方向の寸法よりも小さい幅狭領域を有することを特徴とする請求項1記載の半導体装置。
- 前記幅狭領域の前記幅方向の寸法は、前記第1の金属配線層および前記第2の金属配線層それぞれの前記幅方向の寸法よりも1mm以上5mm未満小さいことを特徴とする請求項2に記載の半導体装置。
- 前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記第1の金属配線層の前記一方の主面に垂直な方向において前記第1の金属配線層および前記第2の金属配線層それぞれの前記端面の一部と重なる位置に設けられた開口部を有することを特徴とする請求項1記載の半導体装置。
- 前記開口部は、前記第1の金属配線層の前記一方の主面に垂直な方向において、前記第1の金属配線層の少なくとも1つの角部および前記第2の金属配線層の少なくとも1つの角部と重なる位置にそれぞれ設けられたことを特徴とする請求項4記載の半導体装置。
- 前記第1の金属配線層は、前記4つの端面として、対向する第1端面と第3端面、および対向する第2端面と第4端面を有し、
前記第1の金属配線層の前記一方の主面に垂直な方向において、前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記第1端面と前記第3端面の少なくとも一方の一部、および前記第2端面と前記第4端面の少なくとも一方の一部と重ならないように設けられたことを特徴とする請求項1から請求項5のいずれか一項に記載の半導体装置。 - 前記第2の金属配線層は、前記4つの端面として、対向する第5端面と第7端面、および対向する第6端面と第8端面を有し、
前記第1の金属配線層の前記一方の主面に垂直な方向において、前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記第5端面と前記第7端面の少なくとも一方の一部、および前記第6端面と前記第8端面の少なくとも一方の一部と重ならないように設けられたことを特徴とする請求項1から請求項6のいずれか一項に記載の半導体装置。 - 前記第1のリードフレームと前記第2のリードフレームは、前記第1の金属配線層の前記一方の主面に垂直な方向において、互いに平行に重なる部分を有することを特徴とする請求項1から請求項7のいずれか一項に記載の半導体装置。
- 前記第1のリードフレームおよび前記第2のリードフレームの各々は、前記端部に、接合対象の面に向かって垂直方向に突出する突出部を有し、前記突出部において前記接合対象と接合されることを特徴とする請求項1から請求項8のいずれか一項に記載の半導体装置。
- 前記第1の金属配線層の前記一方の主面に垂直な方向を高さ方向とするとき、前記突出部の前記高さ方向の寸法は、前記第1のリードフレームまたは前記第2のリードフレームの前記高さ方向の寸法の0.3倍から0.5倍であることを特徴とする請求項9記載の半導体装置。
- 前記突出部は、前記第1のリードフレームおよび前記第2のリードフレームの各々に3個以上形成されており、前記第1の金属配線層の前記一方の主面に垂直な方向を高さ方向とするとき、前記第1のリードフレームまたは前記第2のリードフレームに形成された前記突出部相互間の前記高さ方向の差は、450μmから750μmであることを特徴とする請求項9または請求項10に記載の半導体装置。
- 請求項1から請求項11のいずれか一項に記載の半導体装置を含み、入力された電力を変換して出力する主変換回路と、
前記主変換回路を制御する制御信号を前記主変換回路に出力する制御回路と、を備えたことを特徴とする電力変換装置。
