Description
質量部数が90〜97であるIn2O3粉体および質量部数が10〜3であるSnO2粉体を、脱イオン水、希釈剤、粘着剤および高分子材料と、サンドミルでボールミル混合し、固体含有量が70〜80%の間にあり、粘度が120〜300mPa・sの間にあるITOセラミックスラリーを取得し、且つ、ITOセラミックスラリー中の混合粉体の平均粒径D50を200〜300nmに制御するステップと、
加圧鋳込によりITOセラミックスラリーを形成し、相対密度が58〜62%であるITOセラミックのグリーン体を取得するステップと、
一体化脱脂焼結によりITOセラミックのグリーン体を処理して、ITOセラミックターゲット材を取得するステップ、を含み、
前記一体化脱脂焼結処理は、
ITOセラミックのグリーン体を脱脂焼結一体化炉に入れることと、
脱脂焼結一体化炉を脱脂温度である700〜800℃まで加熱し、ITOセラミックターゲット材を常圧酸素雰囲気で脱脂処理し、脱脂時間を12〜36時間とすることと、
脱脂焼結一体化炉を脱脂温度から第1焼結温度である1600〜1650℃まで昇温することと、
第1焼結温度に昇温した後、第1焼結温度で0〜60min保温し、その後、脱脂焼結一体化炉を第1焼結温度から第2焼結温度である1500〜1540℃まで降温し始め、ITOターゲット材を第2焼結温度かつ常圧酸素雰囲気で焼結処理し、12〜36時間保温し、最終的にITOセラミックターゲット材を取得すること、
を含む結晶粒サイズが制御可能なITOセラミックターゲット材の調製方法を提供する。

Claims (10)
- 質量部数が90〜97であるIn2O3粉体および質量部数が10〜3であるSnO2粉体を、脱イオン水、希釈剤、粘着剤および高分子材料と、サンドミルでボールミル混合し、固体含有量が70〜80%の間にあり、粘度が120〜300mPa・sの間にあるITOセラミックスラリーを取得し、且つ、前記ITOセラミックスラリー中の混合粉体の平均粒径D50を200〜300nmに制御するステップと、
加圧鋳込によりITOセラミックスラリーを形成して、相対密度が58〜62%であるITOセラミックのグリーン体を取得するステップと、
一体化脱脂焼結によりITOセラミックのグリーン体を処理して、ITOセラミックターゲット材を取得するステップ、を含み、
前記一体化脱脂焼結処理は、
ITOセラミックのグリーン体を脱脂焼結一体化炉に入れることと、
脱脂焼結一体化炉を脱脂温度である700〜800℃まで加熱し、ITOセラミックターゲット材を常圧酸素雰囲気で脱脂処理し、脱脂時間を12〜36時間とすることと、
脱脂焼結一体化炉を脱脂温度から第1焼結温度である1600〜1650℃まで昇温することと、
第1焼結温度に昇温した後、第1焼結温度で0〜60min保温し、その後、脱脂焼結一体化炉を第1焼結温度から第2焼結温度である1500〜1540℃まで降温し始め、ITOターゲット材を第2焼結温度かつ常圧酸素雰囲気で焼結処理し、12〜36時間保温し、最終的にITOセラミックターゲット材を取得すること、
を含む、ことを特徴とする結晶粒サイズが制御可能なITOセラミックターゲット材の調製方法。 - 前記In2O3粉体および前記SnO2粉体の質量部数は90および10である、ことを特徴とする請求項1に記載の調製方法。
- 前記In2O3粉体および前記SnO2粉体の質量部数は95および5である、ことを特徴とする請求項1に記載の調製方法。
- 前記In2O3粉体および前記SnO2粉体の質量部数は93および7である、ことを特徴とする請求項1に記載の調製方法。
- 前記In2O3粉体の一次粒子の粒径分布範囲は80〜200nmであり、前記SnO2粉体の一次粒子の粒径分布範囲は80〜200nmである、ことを特徴とする請求項1に記載の調製方法。
- 前記希釈剤はポリアクリル酸系またはポリカルボン酸系希釈剤を含み、前記粘着剤はアラビアゴム、ポリビニルアルコール、またはアクリル樹脂を含み、高分子材料はポリアクリルアミドを含む、ことを特徴とする請求項1に記載の調製方法。
- 前記ボールミル混合は真空負圧条件で行われ、負圧の圧力は9Pa以下である、ことを特徴とする請求項1に記載の調製方法。
- 室温から前記脱脂温度までの昇温速度を1〜3℃/minとする、ことを特徴とする請求項1に記載の調製方法。
- 前記脱脂温度から前記第1焼結温度までの昇温速度を2〜5℃/minとする、ことを特徴とする請求項1に記載の調製方法。
- 前記第1焼結温度から前記第2焼結温度までの降温速度を8〜16℃/minとする、ことを特徴とする請求項1に記載の調製方法。
