Description
・いわゆるネガティブレジストは、現像された後に、照明された領域が残るように、照明によって、かつ必要に応じてその後の熱安定化によって重合する。非照明領域は、マスクを介して保護されるため、可溶性のままであり、溶媒を用いて、またはアルカリ溶液を用いて除去される。前記ネガティブフォトレジストは、主に、ミクロンおよびサブミクロン範囲の極めて小さな構造を作るためのマイクロシステム技術において使用される。
・ポジティブレジストの場合、既に重合された被膜の一部が、照明により、適切な現像液に対して、再度、可溶化される(脱重合する)ようになる。前記フォトレジストの残部は、ケイ素または二酸化ケイ素の表面部を変化しないように保護するのに対し、露出位置では、化学修飾が可能である。この場合、二酸化ケイ素は、フッ化水素酸またはCF4を用いて、エッチングステップによって除去されてもよいし、または遊離ケイ素がイオン衝撃によってドープされてもよい。
・ウェットエッチング
前記表面の全部または一部における、ドープされた酸化層およびドープされていない酸化層の除去を指す。
・ウェハ洗浄
前記ケイ素表面の、粒子、有機物質および金属物質、並びに自然酸化物層が連続的に除去される必要がある。
・被膜除去
前記被膜の下方の構造が、エッチングプロセスにおいて切断された後、または前記被膜が、埋め込みプロセス中にマスキング層として使用された後、前記被膜は除去される必要がある。
・金属リフトオフ
さらに、前記被膜に付与された金属層も除去される必要がある、被膜除去の特殊な形態。
・背面処理
オーブンプロセス中に前記ウェハの背面側に現像された層の除去。
・ポリマー除去
プラズマエッチング中に生じ、かつ前記ウェハディスク上に集まる副生成物の除去。
a)式Iで表されるジオール:
R1R2COH−(CH2)n−COHR1R2(式I)
ここで、nは0、1、2、3、または4であり、
R1およびR2は、それぞれの場合において、独立して、水素、あるいは非分岐または分岐のC1−C3アルキルであり、この場合、n=0であるときに、R1が水素となり得ず、かつジオールが2−メチル−2,4−ペンタンジオールでなく、
または、1,3−プロパンジオール、1,3−ブタンジオール、1,4−ブタンジオール、1,5−ペンタンジオール、1,6−ヘキサンジオール、2,3−ブタンジオール、2,4−ペンタンジオール、または2,5−ジメチル−2,5−ヘキサンジオールから選ばれ、
b)式IIで表されるアセト酢酸:
C(R3)3−CO−CH2−CO−O−R4(式II)
ここで、R3は、それぞれの場合において、独立して、水素またはC1〜C2アルキルであり、R4は、分岐または非分岐C1〜C4アルキルであり、
または、
式IIIで表されるアセト酢酸:
CH3−CO−CH2−CO−O−R5(式III)
ここで、R5はC1〜C4アルキルであり、
または、アセト酢酸エチル、アセト酢酸イソプロピル、アセト酢酸メチル、アセト酢酸n−ブチル、アセト酢酸n−プロピル、若しくはアセト酢酸tert−ブチルから選ばれ、
c)式IVで表されるジオン
CH3−(CH2)p−CO−(CH2)q−CO−(CH2)r−CH3(式IV)
ここで、p、q、rは、独立して、0、1、または2であり、この場合、p、q、およびrの総和が2であるときに、さらに式IVに係る化合物が環状(シクロヘキサンジオン)であり、
または、2,3−ブタンジオン(ジアセチル)、2,4−ペンタンジオン(アセチルアセトン)、3,4−ヘキサンジオン、2,5−ヘキサンジオン、2,3−ペンタンジオン、2,3−ヘキサンジオン、1,4−シクロヘキサンジオン、若しくは1,3−シクロヘキサンジオンから選ばれ、
d)式Vで表されるエステル:
R6−CO−O−R7(式V)
ここで、R6は、R7に環結合するもの、CH3、またはCOCH3であり、
R7は、R6環結合する(CH2)2−O−、または(CH2)2−O−(CH2)3−CH3、CH2−CH3、若しくはR6に環結合するCH2−CH(CH3)−O−であり、
または、酢酸(1−メトキシ−2−プロピル)、酢酸(2−ブトキシエチル)、炭酸エチレン、ピルビン酸エチル(2−オキソプロピオン酸エチルエステル)、若しくは炭酸プロピレンから選ばれ、
e)式VIで表されるマレイン酸アミドまたはフマル酸アミド:
R8−HN−CO−C=C−CO−O−R9(式VI)
ここで、R8は、水素、分岐または非分岐のC1−C4アルキル、あるいは、分岐または非分岐の、直鎖状または環状C1−C6アルキルであり、該C1−C6アルキルは、OH、NH2、COOH、CO、SO3H、OP(OH)2から選ばれる、1または複数の基で置換されていて、かつR9は、水素、あるいは分岐または非分岐C1−C4アルキルであり、
または、以下のマレイン酸アミドおよびそれらのメチル、エチル、プロピル、およびブチルエステル、すなわち、N−メチルマレアミド、N−エチルマレアミド、N−(n−プロピル)マレアミド、N−(イソプロピル)マレアミド、N−(n−ブチル)マレアミド、N−(イソブチルマレアミド)、N−(tert−ブチルマレアミド)、および対応するフマル酸アミド、並びにそれらのメチル、エチル、プロピル、およびブチルエステルから選ばれ、
f)2,2−ジメトキシプロパン、ピルビン酸アルデヒド−1,1−ジメチルアセタール、ジアセトンアルコール(2−メチル−2−ペンタノール−4−オン)、2−ブタノール、2−アセチル−ガンマ−ブチロラクトン、3−アミノ−1H−1,2,4−トリアゾール、ガンマ−ブチロラクトン、ニコチンアミド、アスコルビン酸、N−アセチルアミノ酸、特に、N−アセチルグリシン、N−アセチルアラニン、N−アセチルシステイン、N−アセチルバリン、若しくはN−アセチルアルギニン、リン酸トリエチル、酢酸n−ブチル、ジメチルスルホキシド、または2,2,2−トリフルオロエタノール、から選ばれることが好ましい。
CH3−CO−CH2−CO−O−R5(式III)
ここで、R5はC1〜C4アルキルである。
Claims (18)
- 2種類の非混和性の液体を含むフォトレジスト被膜を剥離するための多相系であって、
前記液体の一方は、水であり、前記2種類の液体の他方は、水に対する溶解度が4g/L未満の水不溶性物質であり、
前記水不溶性物質は、アルカン、シクロアルカン、芳香族、長鎖アルカン酸エステル、ジカルボン酸エステル、若しくはトリカルボン酸エステル、テルペン、またはそれらの混合物からなる群から選ばれ、
前記多相系は、少なくとも1種の界面活性剤、及び、下記式IIIで表されるアセト酢酸をさらに含み、
CH3−CO−CH2−CO−O−R5(式III)
(ここで、R5はC1〜C4アルキルである。)
前記多相系は、0より大きく200NTU以下の濁度値を有し、
前記水不溶性物質は、前記多相系の総重量に対して1.5〜30重量%の範囲の量で存在し、
前記少なくとも1種の界面活性剤は、前記多相系の総重量に対して2〜20重量%の範囲の量で存在している、ことを特徴とする、
フォトレジスト被膜を剥離するための多相系(ただし、前記多相系が、クエン酸一水和物、シュウ酸二水和物、及び、ペルオキソ二硫酸アンモニウムを含む場合を除く)。 - 前記界面活性剤は、陽イオン性界面活性剤、陰イオン性界面活性剤、非イオン界面活性剤、または両性界面活性剤である、ことを特徴とする、
請求項1に記載の多相系。 - フォトレジストを表面から剥離するための、請求項1または2に記載の多相系の使用。
- 前記表面は、非金属表面および/または、前記非金属表面上にある金属表面である、
請求項3に記載の使用。 - 前記非金属表面はシリコンウェハまたはガラスウェハであり、前記非金属表面上にある金属表面は銅またはアルミニウムである、
請求項4に記載の使用。 - 前記フォトレジストは、架橋されたフォトレジストである、
請求項3乃至5のいずれか1項に記載の使用。 - 金属層が前記フォトレジスト上に形成されている、
請求項3乃至6のいずれか1項に記載の使用。 - 前記フォトレジスト上の前記金属層が、前記多相系を用いて剥離される、
請求項7に記載の使用。 - 前記金属層は、前記金属表面上に残存する、
請求項7または8に記載の使用。 - 請求項1または2に係る多相系が使用される、
表面からフォトレジスト被膜を除去する方法。 - 前記表面は非金属表面である、
請求項10に記載の方法。 - 前記非金属表面はシリコンウェハである、
請求項11に記載の方法。 - 前記フォトレジストは、架橋されたフォトレジストである、
請求項10乃至12のいずれか1項に記載の方法。 - 金属層が前記フォトレジスト上に形成されている、
請求項10乃至13のいずれか1項に記載の方法。 - 前記フォトレジスト上の前記金属層が、前記多相系を用いて剥離される、
請求項14に記載の方法。 - 前記金属層は、前記金属表面上に残存する、
請求項14または15に記載の方法。 - 前記多相系を、処理される表面に、30秒から5時間の間作用させる、
請求項10乃至16のいずれか1項に記載の方法。 - 前記多相系は除去される、
請求項17に記載の方法。
