Description
本発明に係る高純度錫は一実施形態において、GD−MS法による質量分析の結果、Li、Be、B、F、Na、Mg、Al、Si、Cl、K、Ca、Sc、Ti、V、Cr、Mn、Co、Ni、Zn、Ga、Ge、As、Se、Br、Rb、Sr、Y、Zr、Nb、Mo、Ru、Rh、Pd、Ag、Cd、In、Te、I、Cs、Ba、La、Ce、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu、Hf、Ta、W、Re、Os、Ir、Pt、Au、Hg、Tl、Th、Uはいずれも検出限界値未満である。
本発明において「検出限界値未満」とは、Sc、Vが0.001質量ppm未満、Li、Be、B、Ti、Cr、Mn、Fe、Cu、Ga、As、Rb、Sr、Y、Zr、Nb、Rh、Pd、Ag、Ce、Nd、Sm、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu、Bi、Th、Uが0.005質量ppm未満、Na、Mg、Al、Si、P、S、Cl、K、Ca、Co、Ni、Zn、Ge、Se、Mo、Ru、Eu、Hf、W、Re、Os、Ir、Pt、Pbが0.01質量ppm未満、Tlが0.02質量ppm未満、F、Br、Cd、I、Cs、Au、Hgが0.05質量ppm未満、Te、Ba、La、Prが0.1質量ppm未満、Sbが質量0.5ppm未満、Inが1質量ppm未満、Taが5質量ppm未満であることを意味する。検出限界値未満の元素濃度は0とみなす。
2N(純度99質量%)レベルの純度を持つ市販の原料錫は、非常に多くの不純物や異物を多数含有している。例えば、酸素や硫黄が錫と結合した酸化錫(SnO、SnO2)や硫化錫(SnS、SnS2)、異物(SiO2等の系外からの非金属介在物)が表面及び内部に残存している。また、錫中で異物となる鉄、鉛、亜鉛及び銅等の金属化合物も多く含まれている。
市場で入手可能な純度が3N以上の錫においては、炭素濃度が10質量ppm未満と低い場合が多い。このような場合は、純度が3N以上である錫を原料として電解精錬を行い、得られた電解精錬錫に単体炭素を添加して後述する真空加熱処理を行うか、又は炭素含有化合物の一種以上を含有する電解液を使用して電解精錬することにより、錫中の炭素含有量を高め、10〜100質量ppmの濃度とすることができる。電解精錬は、原料錫を陽極として電解精製するか、又は、硫酸で化学的に浸出した後に電解採取することにより実施することができる。
必要に応じて炭素濃度を高めた上記錫を真空加熱することにより、錫中の酸素濃度及び硫黄濃度が有意に低減する。錫を真空加熱すると、当該錫中で遊離酸素又は酸化物を形成している酸素が炭素と反応し、一酸化炭素又は二酸化炭素を形成して揮発除去される。また、当該操作によって、錫中の硫黄分も単体硫黄又は酸化硫黄等の化合物の形態で顕著に低減される。
本発明に係る高純度錫の一実施形態においては、Dynamic−SIMSにより元素分析したときの酸素含有量を10質量ppb未満とすることができる。
純度4N(99.99質量%、炭素、窒素、酸素、水素を除く。)の市販の塊状錫を用意した。当該錫を非分散型赤外線吸収法で分析した結果、炭素含有量は1質量ppm未満、酸素含有量は20質量ppmであった。また、当該錫をGD−MS法で分析した結果、硫黄含有量は1質量ppmであった。当該錫を原料として、9規定、80℃の硫酸で20時間浸出し、硫酸酸性硫酸錫水溶液(硫酸錫濃度80g/L)を作製した。当該硫酸酸性硫酸錫水溶液の一部を取り出し、これにポリオキシエチレンノニルフェニルエーテルを8g/Lの濃度で添加した後、電解液温25℃、電流密度1A/dm2で電気分解を行い、板状のチタン製カソード表面に平滑な錫を電解析出させた。
実施例1における大気鋳造錫に対して表1−1、表2に示す種々の条件で真空鋳造した。処理後の精製錫中の酸素、炭素含有量をDynamic−SIMS法によって、また硫黄含有量をGD−MS法で分析をした結果を表1−1、表2に示す。また、実施例2〜4については、酸素、炭素、硫黄以外の不純物元素について、GD−MS法で分析し、炭素、窒素、酸素、水素以外の73元素のすべてが検出下限未満であった。そのため、実施例2〜4の精製錫の純度は何れも6N(99.9999質量%)以上であることが確認された。比較例1は真空度が低かったため、比較例2は保持温度が低かったため、比較例3は保持時間が短かったため、それぞれ所望の酸素品位まで低下しなかった。
実施例1における硫酸酸性硫酸錫水溶液に添加剤を入れずに電解液温27℃、電流密度3A/dm2で電気分解を行い、板状のカーボン製カソード表面に針状の錫を電解析出させた。得られた電析錫を大気中で300℃に加熱し、鋳造錫を得た。この大気鋳造錫を非分散型赤外線吸収法で分析した結果、炭素含有量は1質量ppm未満、酸素含有量は20質量ppm、硫黄含有量は1.3質量ppmであった。当該大気鋳造錫に、当該大気鋳造錫中の酸素原子1モルに対して50モルになる様に、平均粒径(D50)が150μmの高純度黒鉛パウダーを添加した。これを真空雰囲気炉に入れ、温度800℃、1×10-4Paで15時間保持し、真空鋳造して精製した。このようにして得られた精製錫をDynamic−SIMSで測定した結果、酸素含有量は10質量ppb未満 、炭素含有量は5質量ppb未満であり、硫黄含有量はGD−MSで測定した結果、0.01質量ppm未満であった。また、酸素、炭素、硫黄以外の不純物元素について、GD−MS法で分析し、炭素、窒素、酸素、水素以外の73元素のすべてが検出下限未満であった。そのため、実施例5の精製錫の純度は6N(99.9999質量%)以上であることが確認された。
実施例5における大気鋳造錫に対して表1−2、表2に示す種々の条件で真空鋳造した。処理後の精製錫中の酸素、炭素含有量をDynamic−SIMS法によって、硫黄含有量をGD−MSで分析した結果を表1−2、表2に示す。また、実施例6〜8については、酸素、炭素、硫黄以外の不純物元素について、GD−MS法で分析し、炭素、窒素、酸素、水素以外が、すべて検出下限未満であった。そのため、実施例6〜8の精製錫の純度は何れも6N(99.9999質量%)以上であることが確認された。比較例4は単体炭素添加量が少なかったため、比較例5は単体炭素を添加しなかった為、それぞれ所望の酸素品位まで低下しなかった。
以上の結果から、実施例1〜8において作製された酸素、炭素、硫黄含有量の極めて低い、高純度の錫インゴットは、大気中の埃に起因するシリコン、炭素の付着や、空気酸化の影響も少なく、パーティクルの原因となる不純物の汚染も十分に抑制できていた。
Claims (11)
- 錫の純度が5N(99.999質量%、但し、炭素、窒素、酸素、水素を除く。)以上である高純度錫であって、Dynamic−SIMSにより元素分析したときの酸素含有量が10質量ppb未満であり、かつ、GD−MSで元素分析したときの硫黄含有量が0.01質量ppm未満である高純度錫。
- Dynamic−SIMSにより元素分析したときの炭素含有量が10質量ppb未満である請求項1に記載の高純度錫。
- 純度が3N(99.9質量%、但し、炭素、窒素、酸素、水素を除く。)以上であり、非分散型赤外線吸収法により元素分析したときの酸素含有量が5質量ppm以上、炭素含有量が10質量ppm以上である錫を、Dynamic−SIMSにより元素分析したときの当該錫中の酸素含有量が10質量ppb未満に低減され、かつ、GD−MSで元素分析したときの硫黄含有量が0.01質量ppm未満に低減されるまで真空加熱処理することを含む高純度錫の製造方法。
- 真空加熱処理を400℃以上、真空度を1×10-3Pa(絶対圧)よりも高い真空度として実施する請求項3に記載の製造方法。
- 真空加熱処理を3時間以上行う請求項3又は4に記載の製造方法。
- 純度が3N(99.9質量%、但し、炭素、窒素、酸素、水素を除く。)以上であり、非分散型赤外線吸収法により元素分析したときの酸素含有量が5質量ppm以上、炭素含有量が10質量ppm未満である原料錫を、炭素含有化合物の一種以上を含有する電解液を使用して電解精錬することにより前記錫を得る工程を更に含む請求項3〜5の何れか一項に記載の製造方法。
- 前記炭素含有化合物が平滑剤である請求項6に記載の製造方法。
- 純度が3N(99.9質量%、但し、炭素、窒素、酸素、水素を除く。)以上であり、非分散型赤外線吸収法により元素分析したときの酸素含有量が5質量ppm以上、炭素含有量が10質量ppm未満である原料錫に対して、単体炭素を添加することにより、前記錫を得る工程を更に含む請求項3〜5の何れか一項に記載の製造方法。
- 前記錫中には酸素原子1モルに対して炭素原子が1モル以上500モル以下の割合で存在している請求項3〜8の何れか一項に記載の製造方法。
- 前記錫中には酸素原子1モルに対して炭素原子が50モル以上100モル以下の割合で存在している請求項3〜8の何れか一項に記載の製造方法。
- 請求項1又は2に記載の高純度錫を材料とするリソグラフィー用EUV光源の、EUV光を発生させるために用いられる錫ターゲット材。
