本願において用いられる「基材」又は「支持体」とは、その上にナノチューブが成長する材料をいう。多種の材料が、多層基材の支持体としての役割を果たすことができる。一般的に、支持体は不活性であり、これは、支持体は、多層基材上でのナノチューブの形成には化学的に関与しないことを意味する。一部の実施形態において、支持体は、それらに限定はされないが、アルミニウム、コバルト、クロム、亜鉛、タンタル、白金、金、ニッケル、鉄、スズ、鉛、銀、チタン、インジウム、銅、若しくはそれらの組み合わせを始めとする金属、及び/又は1種又は複数種の、上記に掲げた金属の酸化物などの金属酸化物から、少なくとも一部が形成される。他の材料としては、それらに限定はされないが、セラミックス及びケイ素又は二酸化ケイ素などのケイ素化合物が挙げられる。一部の実施形態において、支持体の表面は、接着層との接着を向上させるために処理されてもよい。かかる処理としては、それらに限定はされないが、プラズマ支援の又は化学系の表面浄化を挙げることができる。別な処理としては、支持体上への金属又は金属酸化物の被膜又は粒子の成膜が挙げられる。一部の実施形態において、支持体の表面は、カーボンナノチューブアレイとの接着を低下させるために処理されてもよい。かかる処理としては、それらに限定はされないが、ナノチューブ成長時の水蒸気の使用又はナノチューブを支持体から遊離させるために化学的に除去することができる支持層の使用が挙げられる。

本願においては、カーボンナノチューブ(CNT)−酸化物−金属ダイオードなどのカーボンナノ構造体−酸化物−金属ダイオードを含有するアレイ、並びにその製造方法及びその使用方法が記載される。好適なカーボンナノ構造体としては、それらに限定はされないが、カーボンナノファイバー、ホーン、コーン、チューブ、又は他の高アスペクト比の黒鉛状ナノカーボンが挙げられる。一部の実施形態において、上記アレイは、垂直配向した、多層カーボンナノチューブ(MWCNT)などのカーボンナノチューブを含有する。上記ナノ構造体は、金属酸化物などの誘電体の共形被膜によって被覆される。カーボンナノ構造体の先端部は低又は高仕事関数金属により被覆され、該先端部にカーボンナノ構造体−酸化物−金属界面を形成する。上記アレイは、平面幾何配置よりも高充填密度を与え、以下に議論するような向上した電気的性能をもたらす。一部の実施形態において、チューブなどのナノ構造体の密度は約108〜1012CNT/cm2である。一部の実施形態において、上記密度は約1010CNT/cm2である。
一部の実施形態において、上記アレイは、該アレイの上部(すなわち、基材上に垂直配向したときの、カーボンナノチューブの端部により形成される表面)からアレイの底部(すなわち、基材表面)まで連続したナノチューブを含有する。

カーボンナノチューブは誘電体層の共形被膜により被覆される。代表的な材料としては、それらに限定はされないが、Al2O3、AlOx、ZrO2、TiO2、ZnO、SiO2、MgO、Nb2O5、CoO、NiO、Ta2O5、及びHfO2などの金属酸化物又は半金属酸化物、ポリマー誘電体、有機表面改質剤又は分子、イオン性液体、及びそれらの組み合わせが挙げられる。一部の実施形態において、誘電体層は、それぞれ1.0、2.5及び3.9eVの異なる電子親和度を有するAl2O3、ZrO2、及びTiO2などの金属酸化物又は半金属酸化物である。絶縁体の電子親和度を電極の仕事関数の一つの値に近接させることが、トンネルダイオードにおける障壁の高さを低下させる一つの可能性のある方法である。特定の実施形態において、誘電体層はアルミナである。一部の実施形態において、カーボンナノチューブを、1種又は複数種の反応性官能基により機能化し、ナノチューブの共形被覆を可能にすることができる。
カーボンナノチューブの先端部すなわち端部は、金属で被覆され低抵抗金属接触を形成する。片端又は両端を金属で被覆することができる。一部の実施形態において、両端が金属により被覆される。金属は、低仕事関数金属又は高仕事関数金属とすることができる。代表的な低仕事関数金属としては、それらに限定はされないが、Al、Ca、Mg:Ag、LiF:Al、Ti、In、Ta、Hf、Zr、及びそれらの組み合わせが挙げられる。一部の実施形態において、低仕事関数金属はアルミニウム又はカルシウムである。
A.CNTアレイ
CNTは、本技術分野で公知の任意の技法を用いて、基材上に成長させることができる。一部の実施形態において、CNTは、低圧化学蒸着(LPCVD)法を用いて基材上に成長する。触媒技術及び蒸着時の加工を用いて、ナノチューブの直径、高さ、及び配向を制御することができる。プラズマエンハンスト化学蒸着(PECVD)法などの技法を用いて、CNTアレイにおける大きな配向を促進することができ、該配向が、CNT−O−Mダイオードにおける整流を向上させる。
CNTは、本技術分野で公知の任意の技法を用いて塗工することができる誘電体被膜によって被覆される。一部の実施形態において、該被膜は、原子層成膜(ALD)を用いて塗工される。ALDは、高い共形性及び精密な厚さ制御を伴って、絶縁体の超薄膜を成膜するために用いることができる。該成膜は、自己制限的な表面反応により、原子レベルで制御される。その結果、表面化学の自己不動態化によって、高アスペクト比の多孔質構造の上に、均一で共形の成膜を生じることとなる。一方の表面部位において反応が完了すると、反応剤が高アスペクト比の細孔を下方に移動し続け、未反応の表面部位に到達することとなる。
本願記載のダイオードアレイは、例えば、太陽放射から電気への変換及び太陽放射から熱への変換、並びに、軽量且つ安価な材料を用い、室温で動作する、軍事、保安、及び医療用途向けの赤外(IR)検知器などの様々な用途に用いることができる。強化された目標捕捉、監視、暗視等が、軍事及び保安用途に対して、かかるIR検知器が提供し得る利点の一部である。該デバイスは、コンピュータの利用及び検知(例えば、メモリスタなどのメモリーシステム)におけるデータ移送を始めとする様々な光電子工学的システム、及びテラヘルツでの検知用途に用いることができる。
fc=1/2π・RA・CD
式中、RAはアンテナ抵抗であり、CDはレクテナダイオードの静電容量である。測定される本願記載のデバイスの静電容量は2アトファラッドと推定される。アンテナ抵抗の合理的な推定値は100Ωである。従って、fcは約800THzと推定され、これは375nmのカットオフ波長と等価であり、CNTレクテナアレイが、全ての赤外及び可視光太陽スペクトルを電気に変換できることを示す。
V=(2/π)1/2・(RA・G)1/2・(Psolar_t)1/2・λ
式中、Gはアンテナゲインであり、Psolar_tはレクテナデバイス中のトップコンタクトを透過した入射太陽放射束であり、λは太陽放射波長である。
VD=V2/[1+(ω・CD・RA)2]
式中、ωは太陽電磁照射の角周波数であり、CDはレクテナダイオードの静電容量である。VDは、ゼロバイアス、AM1.5 0.1W/cm2の太陽放射の照射下、デバイスのトップコンタクトの推定透過率10%において、概略1mVであると測定された。同一のデバイスにおいて、単一のCNT−酸化物−金属ダイオードの抵抗(RD)は、20GΩであると測定された。
i=(γ・VD 2)/(4・R0)
式中、γはダイオードの電流応答性(すなわち、電圧に対する電流の、二次導関数の一次導関数に対する比)である。本願記載のデバイスは、室温において、16という高いレクテナ電流を示す。かかる値は、高温では、熱的に励起された電子が酸化物障壁を通して漏洩するために小さくなる場合がある。
η=(VD・i・N)/Psolar_t=(V・VD 2・N)/(4・RD・Psolar_t)
RD=20GΩである現行の場合に関してはη=0.00002%であるが、RDが10kΩに低下すればη=40%まで増加させることができる。RDが、RD>>RAが有効でなくなる程に低下する場合、ηが1より大きくならないように、VDがRDと共に低下する。候補であるCa/Ag上部メタルコンタクトに関して70%の予想される透過率の場合、有効なデバイスの太陽放射から電気への効率は、少なくとも28%と予想される。
電気的計測
MWCNT−O−Mダイオードアレイの電流−電圧(J−V)特性は、温度制御されたステージを有するDC電気的プロービングステーションに接続されたアジレント社E5272Aソース監視装置を用いて測定した。プローブ及び導線の抵抗は1Ωのオーダーである。静電容量―周波数特性は、室温において、HP4284静電容量計を用いて測定した。MWCNT−O−Mデバイスの静電容量及び動作電場強度の限界は、105Hzの周波数及び20Vrmsにおいて、8及び15nmの酸化物の厚さについて、DCバイアスの関数として比静電容量を測定することにより確認した。測定された静電容量は、8及び15nmの酸化物に対して、それぞれ−2.75〜2.75V及び−3V〜+3Vで一定であり、これは、MWCNT−O−MダイオードアレイのJ−V特性の収集の間に、酸化物障壁に対する検知可能な損傷は生じていないことを示している。
レクテナの応答を試験するために、1064nm波長(約281THz)をもつ赤外(IR)cwレーザーを用いた。MWCNTアンテナアライメントに対してレーザービームの偏光角を回転させることにより、開回路DC電圧を測定した。IRレーザービームの偏光は、半波長板及び直線偏光子を用いて制御した。
MWCNTの仕事関数は、空気中、ケルビンプローブ(Besocke Delta Phi社)を用いて、高配向熱分解黒鉛(HOPG)結晶試料を対照として測定した。
電解放出電子顕微鏡(ツァイス社、Ultra−60)を用い、走査電子顕微鏡(SEM)によるキャラクタリゼーションを行い、成長したままのCNTアレイ及び酸化物被覆されたCNTアレイの構造及びモルフォロジーを分析した。JEOL 4000EXを用い、少数の酸化物被覆試料について透過型電子顕微鏡(TEM)分析を行った。窒化ケイ素チップを有するアジレント社(Pico)の装置を用いて、平面デバイス構造についての原子間力顕微鏡(AFM)測定を行った。
低圧化学蒸着(LPCVD)法を用い、Aixtron Black Magic(著作権)反応器中、85℃及び1kPaで、炭素源ガスとしてC2H2を用い、単結晶Si基材上にCNTの垂直アレイを成長させた。上記Si上に、CNT成長のための支持体層及び触媒層として、厚さ100、10、及び3nmを有するTi、Al、及びFe膜を蒸発させた。成長時間は1分と3分の間で、平均高さ5〜8μmを有するMWCNTを生成させた。MWCNTの平均直径は概略7〜8nmであり、層の平均数は6であった。
CNT−O−M(Ca)デバイスの電気的計測を行った。図2は、0.01cm2の有効面積を有する6個の異なるMWCNT−O−M(Ca)デバイスに対して、例外的に計測したJ−V特性の再現性を示す。別段の記載がない限りにおいて、上部金属電極の面積が、全てのデバイスに対して有効面積を定義する。1×1インチの基材上の2種の異なるデバイス領域の視覚的な画像を図2bの右下の挿入図に示す。MWCNT−O−MデバイスのJ−V特性は、図2bに示すように、多数の電圧走査時(12回)に一致し、このことは、該デバイスの優れた動作安定性を実証している。図2a及び図2bの左上の挿入図は、データの片対数プロットを示し、これらは、順(+V)電流と逆(−V)電流との間の顕著な非対称性を強調している。
Claims (39)
- 基材とカーボンナノ構造体のアレイとを備えるデバイスであって、
前記アレイ内の前記カーボンナノ構造体は、垂直に配向され、
前記カーボンナノ構造体の少なくとも先端部および側面は、誘電体層によって被覆され、前記先端部の表面上の前記誘電体層の被膜は、0.5nmと15nmとの間の均一の厚さを有し、
前記先端部の表面上の前記誘電体層は、前記誘電体層の上面の上にある導電性材料によって被覆され、
前記側面の表面上の前記誘電体層は、前記誘電体層の上面の上にある導電性材料によって被覆されず、
前記カーボンナノ構造体は、108カーボンナノ構造体/cm2と1012カーボンナノ構造体/cm2との間の充填密度を有し、
前記先端部の表面上に被覆された前記誘電体層の材料と前記側面の表面上に被覆された前記誘電体層の材料とは、同一の材料である、デバイス。 - 前記基材は、ケイ素、インジウムスズ酸化物、フッ素ドープ酸化スズ、ガラス、ポリマー、金属箔からなる群より選択される1種または複数種の材料を含み、または、前記基材は、導電する薄い金属層によって被覆され、または、これらの組み合わせである、請求項1に記載のデバイス。
- 前記基材は、ケイ素を含む、請求項1に記載のデバイス。
- 前記アレイのナノ構造体は、複数のカーボンナノファイバー、ナノホーン、または、ナノコーンを含む、請求項1に記載のデバイス。
- 前記誘電体層の電子密度を変更するために、可逆的または非可逆的に前記誘電体層がドープされている、請求項4に記載のデバイス。
- 前記誘電体層は、窒素、ホウ素、酸素、水素、または、ヒドロキシルからなる群より選択される1種または複数種の物質でドープされている、請求項5に記載のデバイス。
- 前記誘電体層は、AlOx、ZrO2、TiO2、ZnO、SiO2、MgO、Nb2O5、CoO、NiO、Ta2O5、HfO2、高分子誘電体、有機表面改質剤または分子、イオン性液体、これらの組み合わせからなる群より選択される、請求項1に記載のデバイス。
- 前記誘電体層の厚さは、0.5nm〜15nm、1〜8nm、1〜5nm、または、2〜4nmである、請求項7に記載のデバイス。
- 前記導電性材料は、Al、Ca、Mg:Ag、LiF:Al、Ti、In、Ta、Hf、Zr、これらの組み合わせからなる群より選択される1種または複数種の低仕事関数金属を含む、請求項1に記載のデバイス。
- 前記金属は、アルミニウムである、請求項9に記載のデバイス。
- 前記金属は、カルシウムである、請求項9に記載のデバイス。
- 前記導電性材料は、Pt、Au、W、Co、Ni、Pd、Ir、Os、導電性ポリマーからなる群より選択される1種または複数種の高仕事関数金属/材料を含む、請求項1に記載のデバイス。
- 前記金属は、白金である、請求項12に記載のデバイス。
- 前記金属は、金である、請求項12に記載のデバイス。
- 前記導電性ポリマーは、PEDOT:PSSである、請求項12に記載のデバイス。
- 前記ナノ構造体は、カーボンナノチューブを含む、請求項1に記載のデバイス。
- 前記カーボンナノチューブの平均高さは、0.5ミクロン〜50ミクロンである、請求項16に記載のデバイス。
- 前記カーボンナノチューブの平均高さは、前記デバイスに結合される電磁エネルギーの波長に合わせられている、請求項17に記載のデバイス。
- 波長範囲は、300〜2,500nmの波長範囲である、請求項17に記載のデバイス。
- 前記カーボンナノチューブの直径は、5〜40nm、5〜20nm、5〜10nm、または、7〜8nmである、請求項16〜19のいずれか1項に記載のデバイス。
- 前記カーボンナノチューブ(CNT)の密度は、1010CNT/cm2である、請求項16に記載のデバイス。
- 前記デバイスは、前記カーボンナノ構造体を支持する支持層をさらに備え、前記支持層は、前記基材と前記カーボンナノ構造体との間に配置されている、請求項1に記載のデバイス。
- 前記支持層は、チタン、ニッケル、白金、または、金を含む、請求項22に記載のデバイス。
- 前記デバイスは、前記カーボンナノ構造体の形成に触媒作用を及ぼす触媒層をさらに備え、前記触媒層は、前記基材と前記カーボンナノ構造体との間に配置されている、請求項1に記載のデバイス。
- 前記触媒層は、アルミニウム、鉄、ニッケル、コバルトもしくは他の遷移金属、または、これらの組み合わせを含む、請求項24に記載のデバイス。
- 少なくとも10、15、20、25、30、35、40、45、50、55、または、60の整流比を示す、請求項1に記載のデバイス。
- 前記デバイスは、2.5Vにおいて少なくとも7800A/cm2のトンネル電流を生み出す、請求項1に記載のデバイス。
- 太陽放射波長の電磁エネルギーに照射される際の電流密度が、開回路において少なくとも100nA/cm2である、請求項1に記載のデバイス。
- ターンオン電圧が、1V未満、0.5V未満、または、0.3V未満である、請求項1に記載のデバイス。
- 前記導電性材料は、少なくとも前記誘電体層に接している、請求項1に記載のデバイス。
- 前記カーボンナノ構造体は、開端である、請求項1に記載のデバイス。
- 整流比、電流密度、エネルギー変換効率の変化が、5〜77℃の温度範囲で2%未満である、請求項1に記載のデバイス。
- 整流比、電流密度、エネルギー変換効率の低下が、5〜400℃の温度範囲で10%未満である、請求項1に記載のデバイス。
- 整流比、電流密度、エネルギー変換効率の低下が、2〜300°Kの温度範囲で10%未満である、請求項1に記載のデバイス。
- 請求項1〜34のいずれか1項に記載のデバイスに結合されたアンテナを備えるレクテナ。
- 太陽エネルギーを電気エネルギーに変換する方法であって、前記方法は、請求項35に記載のレクテナを備える太陽電池を、太陽電磁波に接触させることを含む、方法。
- 太陽エネルギーを熱に変換する方法であって、前記方法は、請求項35に記載のレクテナを備える太陽電池を、太陽電磁波に接触させることを含む、方法。
- 請求項1〜34のいずれか1項に記載のデバイスに結合された電気回路網を備えるメモリーシステムまたは光学的スイッチ。
- 前記メモリーシステムがメモリスタである、請求項38に記載のシステム。
