Description
酸化シリコン層と、
前記酸化シリコン層の上に形成された中間層と、
前記中間層の上に形成された第1電極と、
前記第1電極の上に形成された圧電体層と、
前記圧電体層の上に形成された第2電極と、
ノズル孔に連通する圧力発生室と、
を含み、
前記圧電体層は、一般式ABO3で表されるペロブスカイト型構造を有する複合酸化物からなり、前記複合酸化物は、少なくとも、Aサイト元素としてビスマスおよびBサイト元素として鉄を含み、
前記中間層は、酸化アルミニウムからなり、前記圧電体層から前記中間層の下への前記ビスマスの拡散を防止する。
前記複合酸化物は、Bサイト元素として、マンガン、およびチタンを更に含んでいてもよい。
前記複合酸化物は、Aサイト元素として、カリウムを更に含んでいてもよい。
(5)また、本発明に係る液体噴射装置は、本発明に係る液体噴射ヘッドを有する。
まず、本実施形態に係る圧電素子について、図面を参照しながら説明する。図1は、本実施形態にかかる圧電素子100および液体噴射ヘッド600を模式的に示す断面図である。
次に、本実施形態にかかる液体噴射ヘッドについて、図面を参照しながら説明する。図1は、液体噴射ヘッド600の要部を模式的に示す断面図である。図2は、液体噴射ヘッド600の分解斜視図であり、通常使用される状態とは上下を逆に示したものである。
次に、本実施形態に係る圧電素子および液体噴射ヘッドの製造方法について、図面を参照しながら説明する。
以下に実施例1〜2および比較例1を示し、図面を参照しながら、本発明をより具体的に説明する。なお、本発明は、以下の実施例によってなんら限定されるものではない。
まず、基板を以下の工程にて作製した。単結晶シリコン基板上に二酸化シリコン層(酸化シリコン層)を熱酸化にて作製した。この二酸化シリコン層上にスピンコート法により膜厚が50nmの酸化マグネシウム層(中間層)を作製した。基板は、500rpmで5秒間回転させた後、3000rpmで30秒間回転させた。該原料液は、酸化マグネシウムを含む有機金属塩を、溶媒(n-ブタノール)に混合したものを用いた。
実施例2においては、二酸化シリコン層上に真空蒸着法により膜厚が50nmの酸化アルミニウム層(中間層)を作製した。真空度は(1.0×10−5)Paとし、加工温度は120℃、加工速度は50nm/分の条件で、2分間蒸着を行った。上記の中間層の作製工程以外は、実施例1と同じ方法で形成した。
比較例1においては、中間層を作製せずに、酸化シリコン層の上に圧電体層を作製した。中間層が作製されなかったこと以外は、実施例1と同じ方法で形成した。
X線回折パターンの解析は、Bruker AXS社製の「D8 Discover」を用い、室温で測定された。
図5(A)は、実施例1に係るSEM画像であって、本実施例に係るサンプルの酸化シリコン層、中間層、および圧電体層の断面の状態を示すSEM画像である。図5(B)は、比較例1に係るSEM画像であって、本比較例に係るサンプルの酸化シリコン層、および圧電体層の断面の状態を示すSEM画像である。
次に、本実施形態にかかる液体噴射装置について、図面を参照しながら説明する。図6は、本実施形態にかかる液体噴射装置700を模式的に示す斜視図である。

Claims (6)
- 酸化シリコン層と、
前記酸化シリコン層の上に形成された中間層と、
前記中間層の上に形成された第1電極と、
前記第1電極の上に形成された圧電体層と、
前記圧電体層の上に形成された第2電極と、を含み、
前記圧電体層は、一般式ABO3で表されるペロブスカイト型構造を有する複合酸化物からなり、前記複合酸化物は、少なくとも、Aサイト元素としてビスマスおよびBサイト元素として鉄を含み、
前記中間層は、酸化アルミニウムからなり、前記圧電体層から前記中間層の下への前記ビスマスの拡散を防止する、圧電素子。 - 請求項1において、
前記複合酸化物は、Bサイト元素として、マンガン、およびチタンを更に含む、圧電素子。 - 請求項2において、
前記複合酸化物は、Aサイト元素として、カリウムを更に含む、圧電素子。 - 請求項1から3のいずれか1項に記載の圧電素子を有する、液体噴射ヘッド。
- 請求項4に記載の液体噴射ヘッドを有する、液体噴射装置。
- 請求項1から3のいずれか1項に記載の圧電素子を具備することを特徴とする圧電センサー。
