Description
従来の一体型吸着ロータは図1に示す形状であり、おうぎ型ハニカムの吸着ロータ素子1を金属製の骨材であるボス2、補強鉄板3、外周アングル4、外周鉄板5にて一体型でロータに固定されている。本発明の実施例1の一体型部分分割型吸着ロータは図3、図6に示す形状であり、一体型吸着ロータ素子1の上部を保護する着脱吸着ロータ素子6が重ねられるよう金属製の骨材をロータ素子の幅方向に長くし、外周鉄板固定金具7にてボルトで固定されている。着脱吸着ロータ素子6の重量が軽いため、ボルトのみで固定可能となり、着脱する際、特殊な工具を用いる必要が無く、作業不慣れな人でも容易に着脱できる。また、ロータ軸方向からの着脱も可能となり、チャンバー内から着脱吸着ロータ素子の着脱ができ、防護服を着用した上で人が入ることが可能な空気条件であれば運転しながらの着脱も可能となり、重機等の必要も無く着脱に関わるコストを抑えることができる。
本発明の実施例2を図7、8、9に沿って説明する。吸着ロータの直径が4mを越えるなど大きくなると着脱吸着ロータ素子6の重量が重くなるため分割して吸着ロータを製作するとよい。図7のように一体型吸着ロータ素子1の上部を保護する着脱吸着ロータ素子6が重ねられるよう、金属製骨材3aをロータ素子の幅方向に重ねる。その後、図8のように金属製骨材3aへ着脱吸着ロータ素子6をはめ込む。その後、図9のように吸着ロータ外周側より着脱素子用外周鉄板8で着脱吸着ロータ素子6を押さえ込み、外周鉄板固定用金具7にてボルトで固定する。実施例1でも同様であるが外周アングル4と着脱吸着ロータ素子6の重なる部分Aにより処理空気や再生空気のリークが抑えられるため、着脱吸着ロータ素子6の外周側の構造を頑丈にする必要やコーキングなどを大量に塗布してリークを防止する必要が無くなる。

Claims (5)
- ボスに結合された固定状態の固定ハニカム状吸着素子と、着脱自在の着脱ハニカム素子とを有し、前記着脱ハニカム状吸着素子は前記固定ハニカム吸着素子よりも薄く形成され、さらに前記着脱ハニカム状吸着素子は複数のおうぎ形に分割され、前記固定ハニカム吸着素子は前記分割された着脱ハニカム状吸着素子を装着するため金属で作られた骨材を有し、この骨材に前記分割された着脱ハニカム状吸着素子を装着したことを特徴とする吸着ロータ。
- 着脱ハニカム状吸着素子が吸着ロータ処理入口側に位置することを特徴とする請求項1記載の吸着ロータ。
- 着脱ハニカム状吸着素子が吸着ロータ再生入口側に位置することを特徴とする請求項1記載の吸着ロータ。
- 着脱ハニカム状吸着素子が吸着ロータの周方向に移動させることで骨材から脱離するようにしたことを特徴とする請求項1記載の吸着ロータ。
- 前記着脱ハニカム状吸着素子のハニカムサイズが前記固定ハニカム状吸着素子のハニカムサイズより小さいことを特徴とする請求項1ないし4のいずれかに記載の吸着ロータ
