Claims (7)
- 内部に処理室を有する処理チャンバと、前記処理室内に配設され、処理対象物が載置される基台と、前記処理室内に処理ガスを供給する処理ガス供給部と、前記処理室内に供給された処理ガスを、高周波電力によってプラズマ化するプラズマ生成部と、該プラズマ生成部に高周波電力を供給するプラズマ生成用高周波電源とを備えたプラズマ処理装置であって、
更に、電気抵抗率ρ[Ω・m]と透磁率μ[H/m]との積であるρ・μ[Ω・H]が、8.0×10 −13 以上の値を有する導体を含む発熱体と、該発熱体に高周波電力を供給する加熱用高周波電源とを備え、
前記発熱体は、絶縁体で被覆、若しくは絶縁体中に埋設された状態で、前記基台に付設、又は前記基台内に埋設されており、
前記加熱用高周波電源は、前記基台及び前記発熱体に接続されて、前記基台及び前記発熱体に高周波電力を供給するように構成されていることを特徴とするプラズマ処理装置。 - 内部に処理室を有する処理チャンバと、前記処理室内に配設され、処理対象物が載置される基台と、前記処理室内に処理ガスを供給する処理ガス供給部と、前記処理室内に供給された処理ガスを、高周波電力によってプラズマ化するプラズマ生成部と、該プラズマ生成部に高周波電力を供給するプラズマ生成用高周波電源とを備えたプラズマ処理装置であって、
更に、電気抵抗率ρ[Ω・m]と透磁率μ[H/m]との積であるρ・μ[Ω・H]が、8.0×10 −13 以上の値を有する導体を含む発熱体と、該発熱体に高周波電力を供給する加熱用高周波電源とを備え、
前記発熱体は、絶縁体で被覆、若しくは絶縁体中に埋設された状態で、前記基台に付設、又は前記基台内に埋設されており、
前記加熱用高周波電源は、接続切換部を介して前記基台及び発熱体に接続され、前記接続切換部による切り換えにより、前記基台又は前記発熱体に択一的に接続されて、前記基台又は前記発熱体に択一的に高周波電力を供給するように構成されていることを特徴とするプラズマ処理装置。 - 前記加熱用高周波電源から発熱体に供給する高周波電力の周波数を100kHz以上としたことを特徴とする請求項1又は2記載のプラズマ処理装置。
- 前記加熱用高周波電源から発熱体に供給する高周波電力の周波数を300kHz以上としたことを特徴とする請求項1又は2記載のプラズマ処理装置。
- 前記加熱用高周波電源から発熱体に供給する高周波電力の周波数を10MHz以上としたことを特徴とする請求項1又は2記載のプラズマ処理装置。
- 前記加熱用高周波電源から前記発熱体に供給される電流を調整する電流調整部を更に備えていることを特徴とする請求項1乃至5記載のいずれかのプラズマ処理装置。
- 前記発熱体に含まれる導体は、鉄、コバルト、ニッケル、ニクロム、ガドリニウム、ステンレス、Fe-Co、Fe-Ni、Fe-Co-Ni、Co-Ni、Fe-Si、Fe-Mn-Zn、Fe-Ni-Zn、Fe-Co-Ni-Cr、Fe-Co-Ni-P、Fe-Co-B、Fe-Co-Cr-B、Fe-Co-V、又は、これらの一以上とランタノイドとの合金から選択されることを特徴とする請求項1乃至6記載のいずれかのプラズマ処理装置。
