Description
本実施の形態では、本発明に係る単結晶半導体層を有する光電変換装置を示す。透光性絶縁基板を支持基板とし、接合及び電極を半導体層表面側に形成し、受光面は支持基板側に設けられていることを特徴とする。

本発明の一態様は、単結晶半導体層を有する光電変換装置である。透光性を有する絶縁性基板を支持基板とし、半導体接合及び電極を半導体層表面側に形成し、受光面を支持基板側に設けていることを特徴とする。
本実施の形態では、実施の形態2と異なる光電変換装置及びその作製方法の一例について説明する。なお、他の実施の形態と重複する部分の説明は省略或いは一部簡略化する。
リフトオフ法によって余分な膜を取り除き、第1不純物半導体層230a、230c、230eを形成し、フォトレジスト210と異なる帯状開口部を持つフォトレジスト211を第1不純物半導体層230a、230c、230eが形成された第2単結晶半導体層122の上部に形成する。更にその上部に第2不純物半導体層221を全面に形成する(図11(B)参照)。再びリフトオフ法によって余分な膜を取り除き、積層上部に第1不純物半導体層230a、230c、230eと第2不純物半導体層230b、230d、230fが重ならずに交互に帯状に形成された構造を得る(図11(C)参照)。最後に第1電極240a、240c、240e及び、第2電極240b、240d、240fを形成して光電変換装置を完成させる(図12(A)参照)。
本実施の形態では、上記実施の形態と異なる光電変換装置の作製方法の一例について説明する。具体的には、多光子吸収を利用して、単結晶半導体基板に脆化層となる変質領域を形成する方法について説明する。なお、上記実施の形態と重複する部分の説明は省略或いは一部簡略化する。

- 透光性を有するベース基板と、
前記ベース基板上の透光性を有する絶縁層と、
前記絶縁層上の光電変換層と、
前記光電変換層上の第1電極及び第2電極と、を有し、
前記光電変換層は、単結晶半導体層と、p型不純物半導体層と、n型不純物半導体層とを有し、
前記第1電極は前記n型不純物半導体層と電気的に接続し、
前記第2電極は前記p型不純物半導体層と電気的に接続し、
前記単結晶半導体層は前記絶縁層と接し、
前記単結晶半導体層と前記絶縁層とが接する面において、前記単結晶半導体層は複数の凹部を有し、前記凹部は前記絶縁層により充填され、
前記ベース基板と接する前記絶縁層の面は平坦であることを特徴とする光電変換装置。 - 透光性を有するベース基板と、

- 請求項1乃至3のいずれか一項において、前記絶縁層の側面、前記光電変換層の側面及び上面は、保護膜で覆われている領域を有することを特徴とする光電変換装置。
- 内部に脆化層を有する第1の単結晶半導体基板と、透光性を有するベース基板と、を用い、
前記第1の単結晶半導体基板上に、非晶質領域及び単結晶半導体領域を含む第1半導体層を形成する工程と、
前記第1半導体層中の前記非晶質領域を選択的にエッチングすることで、表面に複数の凹部を有する第2の単結晶半導体基板を形成する工程と、
前記第2の単結晶半導体基板の前記凹部を有する表面に絶縁層を形成する工程と、
前記第2の単結晶半導体基板を前記絶縁層を介して、前記ベース基板に接合させる工程と、
