Description
<実施例1>
(a)重量平均分子量が22000、鹸化度が87%であるポリビニルアルコール(KURARAY社製、PVA205)20g、及びブトキシエタノール(2−n−butoxyethanol)溶媒100gに6時間80℃の条件でポリシリコン0.1gをとかしたとき、粒度が0μmであるポリシリコン(BYK社製、BYK−349、乾燥後の固形分対比0.25%)0.05gを蒸溜水90g、ブトキシエタノール(2−n−butoxyethanol)10gに入れ、80℃で6時間撹拌してまったくとかして樹脂保護層用組成物を製造した。これを厚さ16μmの支持体フィルム(ヘイズ2.3%、表面処理なし、ポリエチレンテレフタレートフィルム、FDFR−16μm、KOLON社製)上にコーティングバーでコートした後、熱風オーブンを利用して80℃で10分間乾燥して厚さ3μmの樹脂保護層を形成した。形成された樹脂保護層を乾燥させた後、下記の残留溶媒量測定方法で測定した結果、樹脂保護層に含まれたブトキシエタノールの含量は1200ppmであった。
ブトキシエタノールの代わりにエトキシエタノールを使うことを除き、実施例1と同様に実施した。この際、形成された樹脂保護層を乾燥させた後、下記の残留溶媒量測定方法で測定した結果、樹脂保護層に含まれたエトキシエタノールの含量は1100ppmであった。
蒸溜水90g及びブトキシエタノール10gの代わりに蒸溜水95g及びブトキシエタノール5gを使うことを除き、実施例1と同様に実施した。この際、形成された樹脂保護層を乾燥させた後、下記の残留溶媒量測定方法で測定した結果、樹脂保護層に含まれたブトキシエタノールの含量は900ppmであった。
蒸溜水90g及びブトキシエタノール10gの代わりに蒸溜水80g及びブトキシエタノール20gを使うことを除き、実施例1と同様に実施した。この際、形成された樹脂保護層を乾燥させた後、下記の残留溶媒量測定方法で測定した結果、樹脂保護層に含まれたブトキシエタノールの含量は1400ppmであった。

(a)UH−9200series(KOLON社製)に使用された組成及び含量で感光性樹脂組成物を製造した。具体的には、光開始剤類を溶媒であるメチルエチルケトンとメチルアルコールにとかした後、光重合性オリゴマー類とバインダーポリマーを添加し、撹拌機を利用して1時間混合して感光性樹脂組成物を製造した。
ブトキシエタノールの代わりにアセトンを使うことを除き、実施例1と同様に実施した。
ブトキシエタノールの代わりにテトラヒドロフラン(THF)を使うことを除き、実施例1と同様に実施した。

水溶性高分子の重量平均分子量は、GFC(Gel Filtration Chromatography; Varian GPC system)を利用し、40℃の温度、固定相(Stationary Phase)は、(Plgel Mixed D)×2、移動相(Mobile Phase):THF、1.0ml/分、注入:100μl、検出:RI、40Cの条件でPS Standard(Polymer Standards Service社製、Mp723000、219000、89300、52200、30300、7000、5000、2960)を0.1%濃度でTHFにとかして注入したものを基準物質として測定した。試料は0.2%濃度でTHFにとかした後、0.45μm PTFE syringe filterで濾過して注入した。
ポリビニルアルコールの鹸化度はJIS K6726にしたがって測定した。
残留溶媒量測定はヘッドスペースを利用したGC−Massで測定する。残留溶媒量を測定するための試料として、実施例1〜9及び比較例2及び4によって製造されたドライフィルムフォトレジストを7cm×7cmのサイズに切断した後、保護フィルムを剥がして10cm×10cmサイズの銅張積層板にラミネーションした。その後、ラミネーションされたドライフィルムフォトレジストの支持体フィルムを剥がした後、樹脂保護層を剥がし、ヘイズメーター(Haze Meter)(NIPPON DENSHOKU社製、NDH−2000)を利用して前記剥がした樹脂保護層を準備し、この樹脂保護層5gを取り、22mlのヘッドスペースバイアル(Headspace vial)に入れて密封した後、ヘッドスペース条件(インキュベーション温度:200℃(オーブン)、インキュベーション時間:30分、注射器温度:150℃、撹拌機速度:250rpm、充填速度(Fill Speed):25μl/s、充填ストローク(Fill Strokes):0、注射速度(Injection Speed):700μl/s、注射前遅延(Pre Inject Delay):0ms、注射後遅延(Post inject Delay):500ms)で測定した。試料の測定条件は下記のようである。
固定相:VF−5ms(30m×0.25mm×0.25μm)
移動相:He、1mL/分
注射:Headpspace−200μl(splitless)、250℃
温度:40℃(5分)から240℃(5分)まで@10℃/分
検出:EI mode(28〜500m/z Full scan)
前記実施例1〜9及び比較例1〜4によって製造されたドライフィルムフォトレジストの粘着力を次のように測定した。
<支持体フィルムと樹脂保護層間の粘着力>
幅3cm、長さ20cmのドライフィルムフォトレジスト試片の保護フィルムを除去し、銅張積層板に110℃、4kgf/cm2の条件下で2m/分の速度でラミネーションした後、支持体フィルムを除去した。これに、幅4cm、長さ25cm、厚さ19μmのPETフィルム(FDFR、Kolon社製)を110℃、4kgf/cm2の条件下で2m/分の速度でラミネーションした後、前記PETフィルムを離型させ始め、開始点より5cm地点から8cm地点まで100mm/分の速度で10N load cellを使って離型させるのに必要な力をUTM(4303series、Instron社製)を使って測定した。
幅3cm、長さ20cmのドライフィルムフォトレジスト試片の保護フィルムを除去した後、110℃で速度2m/分、圧力4kgf/cm2で銅張積層板にラミネーションした。その後、支持体フィルムを離型させながら、開始点より5cm地点から8cm地点まで100mm/分の速度で10N load cellを使って離型させるのに必要な力をUTM(4303series、Instron社製)を使って測定した。この際、前記支持体フィルムを離型させるとは、実施例5〜9の場合、支持体フィルムの一面にある離型層を離型させることを意味する。
幅3cm、長さ20cmのドライフィルムフォトレジスト試片の保護フィルムを離型させながら開始点より5cm地点から8cm地点まで100mm/分の速度で10N load cellを使って離型させるのに必要な力を万能試験機(UTM、4303series、Instron社製)を使って測定した。
幅3cm、長さ20cmのドライフィルムフォトレジスト試片の保護フィルムを除去し、銅張積層板に110℃、4kgf/cm2の条件下で2m/分の速度でラミネーションした後、支持体フィルムを除去した。この際、前記支持体フィルムを除去したというのは、実施例1〜5の場合、支持体フィルムの一面にある離型層も一緒に除去したことを意味する。
つぎに、前記実施例1〜9及び比較例1〜4で製造されたドライフィルムフォトレジストを次のような方法でプリント基板に形成した後、ドライフィルムフォトレジストの特性を評価した。
銅張積層板(CCL)にブラシ前処理器を使って新しい銅面を形成し、適切な表面粗度を形成する。その後、5%硫酸溶液で酸処理して後、水洗、乾燥し、ラミネーターに投入した。ラミネーターはHakuto Mach 610iを使い、110℃で圧力4kgf/cm2、速度2m/分の条件で、実施例1〜6及び比較例1〜4で製造されたドライフィルムフォトレジストを銅張積層板にラミネーションした。この際、予熱は実施しなかった。その後、UV露光機(Perkin Elmer OB−7120、5KW平行光)で照射して露光を実施した。露光が済んだプリント基板を現像機に通過させて現像した。
実施例1〜9 及び比較例1〜4で製造されたドライフィルムフォトレジストを7cm×7cmのサイズに切断した後、保護フィルムを剥がし、10cm×10cmサイズの銅張積層板にラミネーションした。その後、ラミネーションされたドライフィルムフォトレジストの支持体フィルムを剥がした後、樹脂保護層を剥がし、ヘイズメーター(Haze Meter)(NIPPONDENSHOKU社製、NDH−2000)を利用して前記剥がされた樹脂保護層のヘイズを測定した。
樹脂保護層を含まない場合、前記(a)のようにドライフィルムフォトレジストを銅張積層板にラミネーションしたプリント基板を温度30℃の条件で圧力1.5kgf/cm2で現像液(1%Na2CO3水溶液)を噴射する、ファンタイプのノズルと基板の間隔が15cmである現像機に通過させ、ラミネーションされた部位が現像液でまったく洗い落とされて除去される時間を測定してこれを感光性樹脂層だけの最小現像時間(以下、‘Smin’という)とした。また、感光性樹脂層だけの実際現像時間(以下、‘Sdel’という)は感光性樹脂層だけの最小現像時間(Smin)の二倍の時間に算定した。

前記数式1を異に表現すれば下記の数式2で表現される。

したがって、樹脂保護層を含むフィルムの最小現像時間と樹脂保護層を含まないフィルムの最小現像時間、つまり感光性樹脂層だけの最小現像時間をそれぞれ測定し、これら値から樹脂保護層を含むフィルムの実際現像時間を算出することができる。
露光の際、実施例1〜9 及び比較例2〜4の場合には樹脂保護層上に、比較例1の場合には支持体フィルム上に感度器(21段Stouffer Step Tablet)を位置させた後、感度5段、6段、7段を得るための露光量を光量計(UV−351、ORC社製)を使って測定し、その値は下記表3に示した。この際、感度は現像後基板に残っている感光性レジストの最大単位個数で評価した。
Kolon Test Artworkを利用して解像度、細線密着力、1/1(Line/Space)解像度を測定して回路物性評価した。
実施例1、実施例5及び比較例1のドライフィルムフォトレジストを適用したプリント基板を前記のように露光及び現像工程を経った後、表面を電子燎微鏡で撮影してそれぞれ図1、図2及び図3に示した。
Claims (15)
- 支持体フィルム、樹脂保護層及び感光性樹脂層を順次積層して含み、
前記樹脂保護層は水溶性高分子及びアルコキシアルコールを含むことを特徴とする、ドライフィルムフォトレジスト。 - 前記支持体フィルム上に積層された離型層をさらに含み、前記離型層はシリコン樹脂、フッ素樹脂及び脂肪族ワックスの中で選ばれた1種以上を含み、前記樹脂保護層は重量平均分子量5000〜300000のポリビニルアルコールを含むことを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記樹脂保護層はアルコキシアルコールを30000ppm以下含むことを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記アルコキシアルコールは炭素数1〜12のアルコキシ基及び炭素数1〜12のアルコール基を持つことを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記アルコキシアルコールはブトキシエタノールであることを特徴とする、請求項4に記載のドライフィルムフォトレジスト。
- 前記水溶性高分子を水及びアルコキシアルコールを含む溶媒にとかした後、これを支持体フィルム上にコートして樹脂保護層を形成することを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記溶媒は、水100重量部に対してアルコキシアルコール1〜43重量部を含むことを特徴とする、請求項6に記載のドライフィルムフォトレジスト。
- 前記支持体フィルムと樹脂保護層間の粘着力が0.0005〜0.01N/cmであることを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記樹脂保護層は、水溶性高分子100重量部に対してポリシリコンを0.01〜3重量部の含量で含むことを特徴とする、請求項1に記載のドライフィルムフォトレジスト。
- 前記ポリシリコンは、水、アルコール類及びこれらの混合物の中で選ばれたいずれか一つの溶媒100gに6時間80℃の条件でポリシリコン0.1gを溶解するとき、粒度が1μm以下であることを特徴とする、請求項9に記載のドライフィルムフォトレジスト。
- 前記樹脂保護層はヘイズが3.0%以下であることを特徴とする、請求項1または2に記載のドライフィルムフォトレジスト。
- 前記樹脂保護層は1μm当たり現像時間が10秒以下であることを特徴とする、請求項1または2に記載のドライフィルムフォトレジスト。
- 前記離型層と樹脂保護層間の粘着力が0.0005〜0.01N/cmであることを特徴とする、請求項2に記載のドライフィルムフォトレジスト。
- 前記樹脂保護層は厚さが10μm以下であることを特徴とする、請求項1または2に記載のドライフィルムフォトレジスト。
- 前記ポリビニルアルコールは鹸化度が75〜97%であることを特徴とする、請求項2に記載のドライフィルムフォトレジスト。
