Description
Claims (3)
- 上面が上面側滑走面とされ、側面が側面側滑走面とされた定盤と、
前記上面側滑走面に対向する滑動部と、前記側面側滑走面に対向する側壁部と、を有し、前記上面側滑走面及び前記側面側滑走面に沿って第1の軸線の延在方向に移動する第1のスライダと、
前記滑動部に設けられ、前記上面側滑走面に対し気体を噴出することによって前記第1のスライダを支持する第1の気体軸受と、
前記側壁部に設けられ、前記側面側滑走面に対し気体を噴出する第4の気体軸受と、
前記第1のスライダに連結されて、水平面内で前記第1の軸線と直交する第2の軸線の方向へ延びるガイド部材と、
前記ガイド部材に沿って前記第2の軸線の延在方向に移動する第2のスライダと、
前記上面側滑走面に対し気体を噴出する第2の気体軸受を有すると共に、前記第2のスライダを支持する脚部と、を備え、
前記第1のスライダの前記滑動部には貫通部が形成され、前記脚部は前記貫通部に通され、
前記定盤及び前記第1のスライダをそれぞれ一対備え、前記ガイド部材の両端側には前記第1のスライダがそれぞれ連結され、
前記第2のスライダの前記第2の軸線の方向における一端側の前記脚部は、前記一端側に配置される前記第1のスライダの前記貫通部に通され、
前記第2のスライダの前記第2の軸線の方向における他端側の前記脚部は、前記他端側に配置される前記第1のスライダの前記貫通部に通されていることを特徴とするXYステージ装置。
- 前記第1のスライダの前記滑動部は、三個の前記第1の気体軸受によって支持されることを特徴とする請求項1記載のXYステージ装置。
- 前記第2のスライダ上に配置され、上面に載置された対象物を吸着する吸着盤と、
前記上面側滑走面に対し気体を噴出することによって前記吸着盤を支持する第3の気体軸受と、を更に備えることを特徴とする請求項1〜3記載のXYステージ装置。
