Description
従来、太陽電池においては、バルクの単結晶Si又は多結晶Si、あるいは薄膜のアモルファスSiを用いたSi系太陽電池が主流であったが、Siに依存しない化合物半導体系太陽電池の研究開発がなされている。化合物半導体系太陽電池としては、GaAs系等のバルク系と、Ib族元素とIIIb族元素とVIb族元素とからなるCIS(Cu−In−Se)系あるいはCIGS(Cu−In−Ga−Se)系等の薄膜系とが知られている。CIS系あるいはCIGS系は、光吸収率が高く、高エネルギー変換効率が報告されている。
基板上に、下部電極と光吸収により電流を発生する光電変換半導体層と上部電極との積層構造を有し、かつ、前記基板と前記下部電極との間に、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含み、前記光電変換半導体層の成膜時に該層にアルカリ金属及び/又はアルカリ土類金属を供給するアルカリ(土類)金属供給層を備えた光電変換素子の製造方法において、
前記光電変換半導体層の主成分は、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体であり、
前記アルカリ(土類)金属供給層の成膜を、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含む半導電性又は導電性のターゲットを用いたスパッタ法により実施することを特徴とするものである。

本発明の太陽電池は、上記の本発明の光電変換素子を備えたことを特徴とするものである。

本発明の第1の光電変換素子の製造方法は、
基板上に、下部電極と光吸収により電流を発生する光電変換半導体層と上部電極との積層構造を有し、かつ、前記基板と前記下部電極との間に、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含み、前記光電変換半導体層の成膜時に該層にアルカリ金属及び/又はアルカリ土類金属を供給するアルカリ(土類)金属供給層を備えた光電変換素子の製造方法において、
前記光電変換半導体層の主成分は、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体であり、
前記アルカリ(土類)金属供給層の成膜を、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含む半導電性又は導電性のターゲットを用いたスパッタ法により実施することを特徴とするものである。

Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。
アルカリ金属化合物としては、フッ化ナトリウム、フッ化カリウム、硫化ナトリウム、硫化カリウム、セレン化ナトリウム、セレン化カリウム、塩化ナトリウム、炭酸ナトリウム、モリブデン酸ナトリウム(水和物を含む)及び塩化カリウム等の無機塩が挙げられ、フッ化ナトリウム、炭酸ナトリウム、モリブデン酸ナトリウムが好ましく、フッ化ナトリウムがより好ましい。
アルカリ土類金属化合物としては、フッ化カルシウム、フッ化マグネシウム、硫化カルシウム、硫化マグネシウム、及びセレン化カルシウム等の無機塩が挙げられる。
用いるSiターゲットはフッ化ナトリウム,炭酸ナトリウム,モリブデン酸ナトリウムからなる群より選ばれる少なくとも1種のナトリウム塩を含むことが好ましい。中でも、フッ化ナトリウム(NaF)を含むことが好ましい。
用いるSiターゲットは、NaF粉末等のナトリウム塩粉末とSi粉末とを含む混合粉末を成型及び焼結して得られた焼結体(不可避不純物を含んでいてもよい。)であることが好ましい。用いるSiターゲットは、ナトリウム塩粉末とSi粉末とを含み、さらにAl含有粉末,Ga含有粉末,及びB含有粉末からなる群より選ばれる少なくとも1種の粉末とを含む混合粉末を成型及び焼結して得られた焼結体(不可避不純物を含んでいてもよい。)であることがより好ましい。
図1を参照して、DCスパッタ装置の構成例について説明する。
図1に示すDCスパッタ装置101は、内部に、基板Bが装着可能であり、装着された基板Bを所定温度に加熱することが可能な基板ホルダ111と、ターゲットTが装着可能なプラズマ電極(カソード)112とが備えられた真空容器110から概略構成されている。プラズマ電極112は真空容器110の外部に配置された直流電源(DC電源)113に接続されている。
図2を参照して、RFスパッタ装置の構成例について説明する。DCスパッタ装置101と同じ構成要素については同じ参照符号を付して説明を省略する。
図3を参照して、通常のマグネトロンスパッタ装置の構成例について説明する。DCスパッタ装置101, RFスパッタ装置102と同じ構成要素については同じ参照符号を付して説明を省略する。
図4を参照して、デュアルマグネトロンスパッタ装置の構成例について説明する。通常のマグネトロンスパッタ装置103と同じ構成要素については同じ参照符号を付して説明を省略する。
DC(反応性)スパッタ法又はパルスDC(反応性)スパッタ法による成膜条件は、装置構成やサイズ、使用ガス種類等に応じて導入ガス流量や投入電力、パルスDCの場合はさらにパルス周期やパルス幅をさせ、成膜速度や膜質、成膜安定性等に対する最適条件を求めて成膜することが好ましい。成膜の際には特に基板は加熱せず、必要に応じて冷却することもあるが、一般的には成膜時の蓄熱によって基板温度が100〜300℃程度に上昇する。DCマグネトロン(反応性)スパッタ法についても同様である。
上記の本発明の第1及び第2の光電変換素子の製造方法で用いるターゲット自体も新規であり、本発明に含まれる。
すなわち、本発明のターゲットは、光電変換素子に備えられるアルカリ(土類)金属供給層のスパッタ成膜に用いられるターゲットにおいて、
1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含む半導電性又は導電性のターゲットであることを特徴とするものである。
本発明では、母体組成が半導電性のターゲットであることが好ましい。本発明のターゲットは、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含むSiターゲットであることが好ましい。ターゲットの比抵抗は1Ω/cm以下であれば、DC(反応性)スパッタ法にて良好に成膜することができる。従って、Siターゲットを用いる場合には、SiターゲットにAl,Ga,及びBからなる群より選ばれる少なくとも1種の元素を添加して導電性を上げる(比抵抗を下げる)ことで、DC(反応性)スパッタ法による成膜がしやすくなる。すなわち、SiターゲットとしてAl,Ga,及びBからなる群より選ばれる少なくとも1種の元素を含むターゲットを用いることは好適であり、この場合には、DC(反応性)スパッタ法、パルスDC(反応性)スパッタ法、マグネトロン(反応性)スパッタ法、又はデュアルマグネトロン(反応性)スパッタ法により成膜を行うことができる。
本発明のターゲットは、フッ化ナトリウム,炭酸ナトリウム,モリブデン酸ナトリウムからなる群より選ばれる少なくとも1種のナトリウム塩を含むことが好ましい。これらの含有量は多すぎると、DCスパッタ時に安定した放電を阻害する要因となりうることが知られている。
本発明のターゲットは、NaF粉末等のナトリウム塩粉末とSi粉末とを含む混合粉末を成型及び焼結して得られた焼結体(不可避不純物を含んでいてもよい。)であることが好ましい。用いるSiターゲットは、ナトリウム塩粉末とSi粉末とを含み、さらにAl含有粉末,Ga含有粉末,及びB含有粉末からなる群より選ばれる少なくとも1種の粉末とを含む混合粉末を成型及び焼結して得られた焼結体(不可避不純物を含んでいてもよい。)であることがより好ましい。
図面を参照して、本発明に係る一実施形態の光電変換素子の構造について説明する。図5は光電変換素子の長手方向の模式断面図、図6は陽極酸化基板の構成を示す模式断面図、図7は陽極酸化基板の製造方法を示す斜視図である。視認しやすくするため、図中、各構成要素の縮尺等は実際のものとは適宜異ならせてある。
本実施形態において、陽極酸化基板10はAlを主成分とする金属基材11(Al基材11)からなる金属基板14の少なくとも一方の面側を陽極酸化して得られた基板である。陽極酸化基板10は、図6の左図に示すように、Al基材11の両面側に陽極酸化膜12が形成されたものでもよいし、図6の右図に示すように、Al基材11の片面側に陽極酸化膜12が形成されたものでもよい。陽極酸化膜12はAl2O3を主成分とする膜である。
陽極酸化処理については上記と同様である。
光電変換層30は光吸収により電流を発生する層である。その主成分は特に制限されず、少なくとも1種のカルコパイライト構造の化合物半導体であることが好ましい。光電変換層30の主成分は、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。
光電変換層30の主成分は、
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。

3段階法(J.R.Tuttle et.al,Mat.Res.Soc.Symp.Proc.,Vol.426(1996)p.143.等)と、
ECグループの同時蒸着法(L.Stolt et al.:Proc.13th ECPVSEC(1995,Nice)1451.等)とが知られている。
前者の3段階法は、高真空中で最初にIn、Ga、及びSeを基板温度300℃で同時蒸着し、次に500〜560℃に昇温してCu及びSeを同時蒸着後、In、Ga、及びSeをさらに同時蒸着する方法である。後者のECグループの同時蒸着法は、蒸着初期にCu過剰CIGS、後半でIn過剰CIGSを蒸着する方法である。

Cu2SeとIn2Se3をターゲットとし、スパッタガスにH2Se/Ar混合ガスを用いる2源スパッタ法(J.H.Ermer,et.al, Proc.18th IEEE Photovoltaic Specialists Conf.(1985)1655-1658.等)、
Cuターゲットと、Inターゲットと、SeまたはCuSeターゲットとをArガス中でスパッタする3源スパッタ法(T.Nakada,et.al, Jpn.J.Appl.Phys.32(1993)L1169-L1172.等)が知られている。
下部電極20及び上部電極50はいずれも導電性材料からなる。光入射側の上部電極50は透光性を有する必要がある。
下部電極20の主成分としては特に制限されず、Mo,Cr,W,及びこれらの組合わせが好ましく、Moが特に好ましい。下部電極20の厚みは特に制限されず、0.3〜1μmが好ましい。
上部電極50の主成分としては特に制限されず、ZnO,ITO(インジウム錫酸化物),SnO2,及びこれらの組合わせが好ましい。上部電極50の厚みは特に制限されず、0.6〜1.0μmが好ましい。
下部電極20及び/又は上部電極50は、単層構造でもよいし、2層構造等の積層構造もよい。
下部電極20及び上部電極50の成膜方法は特に制限されず、電子ビーム蒸着法やスパッタリング法等の気相成膜法が挙げられる。
好ましい組成の組合わせとしては例えば、Mo下部電極/CdSバッファ層/CIGS光電変換層/ZnO上部電極が挙げられる。
アルカリ(土類)金属供給層70は、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含み、光電変換層30の成膜時に該層にアルカリ金属及び/又はアルカリ土類金属を供給するために設けられた層である。アルカリ(土類)金属供給層70は単層構造でもよいし、組成の異なる積層構造でもよい。
光電変換素子1は必要に応じて、上記で説明した以外の任意の層を備えることができる。例えば、陽極酸化基板10とアルカリ(土類)金属 供給層70との間に、アルカリ(土類)金属供給層70に含まれるアルカリ(土類)金属の基板10側への拡散を抑制する拡散防止層を設けてもよい。また、陽極酸化基板10と下部電極20との間、及び/又は下部電極20と光電変換層30との間に、必要に応じて、層同士の密着性を高めるための密着層(緩衝層)を設けることができる。
本実施形態の光電変換素子1は陽極酸化基板10を用いた素子であるので、軽量かつフレキシブルであり、低コストで製造可能な素子である。
本発明は上記実施形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲内において、適宜設計変更可能である。
基材としてAl合金1050材(Al純度99.5%、0.30mm厚に陽極酸化処理をして、基材の両面に陽極酸化膜を形成し、水洗処理及び乾燥処理を実施して、陽極酸化基板を得た。陽極酸化膜の厚みが9.0μm(そのうちバリア層の厚みが0.38μm)、微細孔の孔径が100nm前後の陽極酸化膜を形成した。
電解液:16℃の0.5Mシュウ酸水溶液中、直流電源、電圧40V。
アルカリ金属供給層の厚さ:200nm、
基板温度:R.T.〜300℃、
AC電力:800W、
ターゲット基板間距離:8cm、
スパッタリングガス:Ar、
バックグラウンド真空度:5×10―5Pa、
スパッタリングガス圧:0.5Pa。
その後、上記基板にAlグリッド電極を蒸着し、10mm×5mm四方の複数の素子に切断加工して、計20個の光電変換素子を作製した。
作製した光電変換素子について、Air Mass(AM)=1.5、100mW/cm2の擬似太陽光を用いて光電変換効率を評価した。20個のサンプルについて光電変換効率を測定し、その中での最高値に対して80%以上の光電変換効率のサンプルを合格品とし、それ以外のものを不合格品とした。合格品の光電変換効率は13〜15%であった。
本発明者は、パルスDCスパッタ法及びマグネトロンスパッタ法によっても、実施例1と同じターゲットを用いてアルカリ金属供給層を成膜できることを確認している。
実施例1と同じターゲットを用い、酸素フロー下、パルスDC反応性スパッタ法によりアルカリ金属供給層の成膜を実施した以外は実施例1と同様にして、光電変換素子を得た。成膜条件は以下の通りとした。成膜時間は約5分間であった。
<成膜条件>
アルカリ金属供給層の厚さ:200nm、
基板温度:R.T.〜300℃、
DC電力:700W、
ターゲット基板間距離:8cm、
スパッタリングガス:ArおよびO2、
バックグラウンド真空度:5×10―5Pa、
スパッタリングガス圧:0.8Pa。
実施例1と同様に光電変換効率を測定したところ、13〜15%であった。
本発明者は、マグネトロン反応性スパッタ法及びデュアルマグネトロン反応性スパッタ法によっても、実施例2と同じターゲットを用いてアルカリ金属供給層を成膜できることを確認している。
NaF粉末(純度99.99%)とSi粉末(純度99.999%)とAl粉末(純度99.99%)との混合粉末を成型及び焼結して得られた焼結体(Na量10at.%、Al量10at.%)を作製し、これを用いて、酸素フロー下、パルスDC反応性スパッタ法によりアルカリ金属供給層の成膜を実施した以外は実施例1と同様にして、光電変換素子を得た。成膜条件は以下の通りとした。成膜時間は約4分間であった。

アルカリ金属供給層の厚さ:200nm、
基板温度:R.T.〜300℃、
DC電力:500W、
ターゲット基板間距離:8cm、
スパッタリングガス:ArおよびO2、
バックグラウンド真空度:5×10―5Pa、
スパッタリングガス圧:0.8Pa。
実施例1と同様に光電変換効率を測定したところ、13〜15%であった。
本発明者は、DC反応性スパッタ法、マグネトロン反応性スパッタ法、及びデュアルマグネトロン反応性スパッタ法によっても、実施例3と同じターゲットを用いてアルカリ金属供給層を成膜できることを確認している。
(比較例1)
また、実施例3と同様に光電変換効率を測定したところ、13〜15%であった。

ターゲット基板間距離:8cm、
スパッタリングガス:ArおよびO2、
バックグラウンド真空度:5×10―5Pa、
スパッタリングガス圧:0.8Pa。
Si粉末(純度99.999%)と表1に記載のドーパント粉末(純度99.99%)と表1に記載のナトリウム塩粉末(純度99.999%)との混合粉末を成型及び焼結して得られた焼結体(Na量及びドーパント量は表中に記載)を作製した。作製したターゲットを用いて、実施例3と同様にしてアルカリ供給層を成膜した。成膜は、同条件においてそれぞれ5回ずつ実施した。その結果を表1に示す。
NaF粉末(純度99.99%)とSi粉末(純度99.999%)とAl粉末(純度99.99%)とMg粉末(純度99.99%)とCa粉末(純度99.99%)との混合粉末を成型及び焼結して得られた焼結体(Na量10at.%、Al量10at.%、Mg量2at.%、Ca量2at.%)を作製し、このターゲットを用いて、実施例3と同様にして成膜したところ実施例3と同様、良好に成膜することができた。

Claims (10)
- 少なくとも一表面にAl基材を備えた金属基板の前記Al基材の少なくとも一方の面側に、該Al基材の陽極酸化膜が電気絶縁層として形成されてなる陽極酸化基板上に、下部電極と光吸収により電流を発生する光電変換半導体層と上部電極との積層構造を有し、かつ、前記基板と前記下部電極との間に、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属を含み、前記光電変換半導体層の成膜時に該層にアルカリ金属及び/又はアルカリ土類金属を供給するアルカリ(土類)金属供給層を備えた光電変換素子の製造方法において、
前記光電変換半導体層の主成分は、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体であり、
前記アルカリ(土類)金属供給層の成膜を、1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属と、含量5at%以上のAl,Ga,及びBからなる群より選ばれる少なくとも1種の元素とを含むSiターゲットを用いたDCスパッタ法又はDC反応性スパッタ法により実施することを特徴とする光電変換素子の製造方法。 - 前記Siターゲット中のAl,Ga,及びBからなる群より選ばれる少なくとも1種の元素の総量が5〜30at.%であることを特徴とする請求項1に記載の光電変換素子の製造方法。
- 前記Siターゲット中のAl,Ga,及びBからなる群より選ばれる少なくとも1種の元素の総量が10〜20at.%であることを特徴とする請求項2に記載の光電変換素子の製造方法。
- 前記Siターゲット中の1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属の総量が1〜30at.%であることを特徴とする請求項1〜3のいずれかに記載の光電変換素子の製造方法。
- 前記Siターゲット中の1種又は2種以上のアルカリ金属及び/又はアルカリ土類金属の総量が5〜20at.%であることを特徴とする請求項4に記載の光電変換素子の製造方法。
- 前記SiターゲットはNa単体又はNa化合物を含むことを特徴とする請求項1〜5のいずれかに記載の光電変換素子の製造方法。
- 前記Siターゲットはフッ化ナトリウム,炭酸ナトリウム,及びモリブデン酸ナトリウムからなる群より選ばれる少なくとも1種のナトリウム塩を含むことを特徴とする請求項6に記載の光電変換素子の製造方法。
- 前記SiターゲットはMg及び/又はCaを更に含むことを特徴とする請求項6又は7に記載の光電変換素子の製造方法。
- 前記アルカリ(土類)金属供給層の成膜を、パルスDCスパッタ法により実施することを特徴とする請求項1〜8に記載の光電変換素子の製造方法。
- 前記光電変換半導体層の主成分が、
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることを特徴とする請求項1〜9のいずれかに記載の光電変換素子の製造方法。
