Description
本発明は、ケミカルメカニカルポリシングスラリの研磨剤として使用に適した粒子の、焼成及び/又は粉砕を必要としない製造方法を提供する。
本発明による方法で使用する好ましいセリウム塩は、(NH4)2Ce(NO3)6(硝酸アンモニウムセリウム(IV))である。しかし、他の水溶性セリウム塩も使用できることがわかるであろう。セリウム塩におけるセリウムの原子価は、それ自体重要ではないが、セリウム(IV)塩はセリウム(III)塩以上に好ましい。本発明での使用に適したセリウム塩は、例えば、硝酸セリウム、塩化セリウム、硫酸セリウム、臭化セリウム及びヨウ化セリウムを含む。
Ti[OCH(CH3)2)]4(チタニウム(IV)イソプロポシキド)を使用しなかった以外は前記実施例1と同じ材料と手順を用いて、酸化セリウム粒子分散物を形成した。このようにして形成された酸化セリウム粒子は、実施例1で形成された酸化セリウム粒子と同様に狭い粒度分布(D50=89nm;D90=99nm;及びD10=72nm)を有していたが、平均結晶子サイズは42オングストロームしかなかった。
Claims (11)
- 結晶化促進剤をセリウム塩水溶液に添加し、1種以上の塩基を用いてpHを7.0より高く調整し、この溶液を90℃から500℃の温度で水熱処理して粒子を得ることを含み、前記結晶化促進剤が、チタニウム (IV) イソプロポシキド、塩化チタン、硫酸チタン、臭化チタン、オキシ塩化チタン、ならびにランタン、スカンジウム、アルミニウム及びその組み合わせから選ばれる金属の塩からなる群から選択されるものである、研磨剤粒子の製造方法。
- 前記粒子の平均粒子径(D50)が5nmから1000nmの範囲内である、前記請求項1記載の方法。
- 前記粒子の平均結晶子サイズが60オングストロームより大きい、前記請求項1又は2記載の方法。
- 前記粒子の平均結晶子サイズが200オングストロームより大きい、前記請求項1又は2記載の方法。
- 前記セリウム塩が硝酸アンモニウムセリウム(IV)である、前記請求項1〜4の何れかに記載の方法。
- 前記結晶化促進剤が、チタニウム(IV)イソプロポシキドである、前記請求項1〜5の何れかに記載の方法。
- 前記溶液が、さらに水酸化アンモニウム、エチルアミン、エタノールアミン、ポリエチレンイミンからなる群から選ばれる1種以上の塩基を含む、前記請求項1〜6の何れかに記載の方法。
- 前記溶液が、さらにアセチルアセトンを含む、前記請求項1〜7の何れかに記載の方法。
- 製造された研磨剤粒子が酸化セリウム粒子である、前記請求項1〜8の何れかに記載の方法。
- 前記研磨剤粒子がケミカルメカニカルポリシングスラリにおいて使用される、前記請求項1〜9の何れかに記載の方法。
- 請求項1〜10の何れかに記載の方法により形成された研磨剤粒子。
