Description
より詳しくは、歪量子井戸層を有する半導体レーザや半
導体光増幅器のような光半導体装置に関する。光伝送シ
ステムは高度に発展しつつあり、今後光加入者系等の分
野で広く使われるようになると予測される。その場合、
光源である半導体レーザは、厳しい温度環境下で使用さ
れ、当然ながら低消費電力であることが要求される。
特性の良い光半導体装置として歪量子井戸半導体レーザ
が研究開発されている。
導体装置は、InP 又はGaAsからなる基板を用いて形成さ
れ、その基板上に結晶を成長する工程などを経て完成さ
れる。その結晶成長の際には、基板材料と格子定数が整
合する材料を選択することが多いが、格子定数が異なっ
た材料からなる歪量子井戸も使用されている。
ア層や基板と格子整合しない条件にするとともに、その
膜厚を薄くして強制的に基板と同じ格子定数になるよう
にしたものである。このような歪量子井戸は、例えば半
導体レーザの活性層に適用されており、歪を加える効果
によってエネルギーバンド構造の状態密度が変化し、半
導体レーザの特性が向上する。
InP 又はGaAsに限られているために、歪量子井戸層を挟
むバリア層の材料としては、GaAs基板に格子整合するAl
GaAsや、InP 基板と同じ材料のInP 或いはこれに格子整
合する組成のInAlAsに限定されていた。そのような歪量
子井戸構造の半導体レーザの発振波長は、GaAsを基板と
する場合には格子定数と歪量の関係から1.0μmまで
に制限され、光通信で重要な波長である1.2〜1.6
μm帯のレーザは作られていない。一方、InP を基板と
する場合には1.2〜1.6μm帯のレーザを実現でき
るが、InP 等のバリア層に対する井戸の深さは浅いの
で、温度特性の面で充分な性能が得られていなかった。
料の選択の幅は狭く、その発振波長やポテンシャル井戸
の深さはおのずと制限されるという問題がある。ポテン
シャル井戸の深さは歪量子井戸半導体レーザでは高い性
能を得るために重要であり、さらに深い歪量子井戸が要
求される。InP 基板を使用した発振波長1.3μmの半
導体レーザにおける量子井戸の深さの一例を示すと図7
のようになる。図7(A) は、InP 量子井戸層とInGaAsP
バリア層からなるダブルヘテロ(DH)構造のエネルギ
ーバンドを示し、同図(B)は、InP バリア層とInGaAsP
量子井戸層の間に、組成の異なるInGaAsP 光閉じ込め層
を形成してなるSCH(separate confinement heteros
tructure)構造のエネルギーバンドを示している。
側のサブバンドを図8に示す。図8では、歪による静水
圧のバンドギャップの変化を取り込んだ縦軸のエネルギ
ーを目盛っている。この図からヘビーホールバンド(重
い正孔バンド)HH-1〜HH-4とライトホールバンド(軽い
正孔)LH-1が接近していることがわかる。また、DH構
造とSCH構造の各々のキャリア密度と利得の関係を示
すと図9のようになり、実線はSCH構造の特性を示し
ている。

例示するように、Inx Ga1-x As(0<x<1)の3元の
混晶の半導体結晶からなる基板と、前記基板の上に形成
され、前記Inx Ga1-xAsに格子定数が整合したIII-V 族
化合物であって、InP 基板に格子定数が整合したIII-V
族化合物をバリア層として用いた場合に対して深いポテ
ンシャル井戸を形成する材料からなる第1、第2のバリ
ア層と、前記第1のバリア層と前記第2のバリア層の間
に形成され且つIny Ga1-y As(0<y<1)またはInGa
AsP の材料からなる歪量子井戸層をもつ歪量子井戸構造
の活性層とを有し、前記基板および前記歪量子井戸構造
は、利得が最大となる波長を1.2〜1.6μmとする

決される。前記第1、第2のバリア層の材料は、InGaP
、InGaAsP 、InAlAs、AlInAsP 、AlGaInAsP のいずれ
かであることを特徴とする。

幅に向上するという、新たな理論的知見と、井戸のポテ
ンシャルを深くするためには、結晶成長の基板となる材
料として3元結晶、例えばInGaAsを用いれば良いという
新たな発想をベースにしたものである。

る。歪量子井戸のポテンシャルを深くするためには、こ
れを囲むバリア層のポテンシャルを高くすればよい。し
かし、InP 基板やGaAs基板を使用する従来の光半導体装
置では、その基板の格子定数の大きさにより活性層及び
バリア層として選択できる材料が制限される。

囲が広がり、発振波長の選択や、最適なバンドギャップ
となるヘテロ接合材料を選択できるようになる。例え
ば、波長λを1.3μmとするためにIn0.46Ga0.54Asを
歪量子井戸層として用い、かつ、その歪量を1.4%と
して歪量子井戸層を挟むバリア層の材料をInGaP にする
と、InGaP バリア層と格子整合する基板材料は、図1か
らも明らかなようにGaAsやInP でなく、例えば3元のIn
GaAsからなる基板である。これによれば、InP 基板を使
用する場合(図7)に比べて図2に例示するようにバリ
ア層と歪量子井戸層のバンドギャップの差を大きくして
量子井戸を深くできる。

と、価電子帯の歪量子井戸においては重い正孔のバンド
同士の間隔、或いは重い正孔バンドと軽い正孔バンドの
間隔が広がる。この結果、ヘビーホールバンドの有効質
量が小さくなり、状態密度が小さくなって少ないキャリ
ア密度で発振が可能になる。また、その結果、温度の変
化によるキャリア密度への影響が少なくなる。なお、量
子井戸層を歪ませたことによるサブバンドへの影響は、
伝導帯よりも価電子帯の方が大きい。
導体レーザによれば利得が増大し、また、温度特性が良
くなる。なお図1に、III-V族半導体の格子定数とエネ
ルギーギャップの関係を示す。GaAsとInAsを結ぶ線がIn
x Ga1-x Asのxの値を変えた場合の線であり、組成比x
は0<x<1の関係にある。例えば、その線上の組成の
Inx Ga1-x As基板を用いて半導体レーザを形成する場合
に、量子井戸のポテンシャルを深くするバリア層材料を
選択して、温度特性の良い波長帯の1.2〜1.6μm
帯の歪量子井戸半導体レーザを実現する。

光通信で最も重要な波長帯である1.3μmの発振波長
で深い量子井戸が得られる構造を示している。
As(x=0.26)を用いたn型の基板であり、その上
には、n-In0.73Ga0.27P クラッド層2、ノンドープIn
0.46Ga 0.54As活性層3、p-In0.73Ga0.27P クラッド層
4、及びp+ −In0.26Ga0.74Asコンタクト層5が順に成
長されている。また、コンタクト層5の上にはp電極6
が、基板1の下にはn電極7がそれぞれ形成されてい
る。
井戸層になり、クラッド層2,4がバリア層となる。こ
のような材料によれば、図1からも明らかなように、基
板1とクラッド層2,4とは格子定数が整合し、また、
活性層3の格子定数はクラッド層2,4のそれとは一致
せず、活性層3には圧縮歪が加わって歪量子井戸となっ
ており、その歪量を格子定数の比で表すと1.4%にな
る。そして、活性層3の厚みLz を8nm程度に設定する
と、波長1.3μm付近で最大の利得が得られる。
計算例を示すと図2(B) のようになり、図7(A) に示す
従来に比べて、深い井戸が伝導帯(436meV )、価電
子帯(297meV )の双方で得られていることがわか
る。井戸が深くなると量子サイズ効果によってサブバン
ド間のエネルギー差が大きくなる。これらの深い井戸の
効果によるバンド構造によれば、キャリアが効率良く最
低位のバンドに分布し、これにより利得が増大する。
と利得の関係を調べると、図3の破線に示すような特性
が得られ、InP 基板の上に形成されるDH構造の図9の
破線で示す特性と比較すると、利得が大きくなっている
のがわかる。このような高い利得を持つ歪量子井戸構造
を用いれば、低い閾値、高い効率、高出力の半導体レー
ザが得られる。しかも、サブバンド間が広がることによ
り、温度を変えた場合の特性の変化も極めて小さくな
る。
半導体レーザについて説明したが、以下にSCH構造を
採用した装置について説明する。図4(A) は、本発明の
第2実施例の半導体レーザを示す断面図で、同図(B) は
そのエネルギーバンド図である。
してInx Ga1-x As(x=0.26)を用いた基板であ
り、その上には、n-In0.736Ga0.264P クラッド層12、
n-In0. 7Ga0.3As0.078P0.922 光閉じ込め層兼バリア層1
3、ノンドープIn0.46Ga0.54As活性層14、p-In0.7Ga
0.3As0.078P0.922 光閉じ込め層兼バリア層15、p-In
0. 736Ga0.264P クラッド層16、およびp+ −In0.26Ga
0.74Asコンタクト層17が順に形成されている。また、
コンタクト層17の上にはp電極18が設けられ、基板
11の下にはn電極19が形成されている。
量子井戸層になり、光閉じ込め層兼バリア層13,15
とクラッド層12,16がそのバリア層となる。この場
合の格子定数とエネルギーの関係は、図1を見ると、バ
リア層に対して歪量子井戸層のポテンシャルが深くなる
ことがわかる。その歪量子井戸の深さを計算してみる
と、図4(B) のようになり、価電子帯の井戸の深さは3
63meV 、伝導帯は174meV と大きくなる。この井戸
のポテンシャルについて価電子帯で分散されるバンド構
造を計算した結果を図5に示す。図5の縦軸のエネルギ
ーは、歪による静水圧のバンドギャップの変化を取り込
んで目盛られている。

(図8)を比較すると、本実施例の方がk=0における
サブバンドのエネルギー差が大きくなり、ヘビーホール
バンドHHにおけるキャリア密度も大きくなる。しか
も、エネルギー間隔が開くことにより、ライトホールバ
ンドとヘビーホールバンドLHが離れ、ヘビーホールバ
ンドHHの有効質量が小さくなる。
ーザの利得を計算した結果が図3の実線であり、図9に
示す従来よりも利得が増大していることが確認できる。
また、量子井戸が深い場合には、温度を変えても利得の
変化は小さくなり、温度特性の良い半導体レーザが作れ
る。このように、井戸の深さを深くすることにより、利
得が増大するということが理論的に示すことができた。
を深くできるバリア層はInP 若しくはInAlAsであって、
深い量子井戸を作るのには限界があり、特性も限界があ
る。本実施例によれば、基板としてInGaAsを用いること
により、InP やGaAsを基板とする場合に比べて深い量子
井戸が形成され、高い利得を実現して、温度依存性の極
めて小さい高性能半導体レーザが実現される。

には、n-Iny Al1-y As(y=0.25)クラッド層22、
ノンドープIn0.46Ga0.54As活性層23、p-Iny Al1-y As
クラッド層24、及びp+ −Iny Al1-y Asコンタクト層
25が形成されている。また、コンタクト層25の上に
はp電極26が形成され、基板21の下にはn電極27
が形成されている。
ラッド層22,24がバリア層となる。これによれば、
図1から明らかなように、バリア層と歪量子井戸層のエ
ネルギー差が上記した2つの実施例よりも大きくなり、
量子井戸がさらに深くなり、高利得が得られ、温度依存
性も小さくなる。
適用しているが、その他の組成の3元混晶を基板に用い
ることにより、従来の基板の格子定数で制限された枠を
越えて量子井戸のバリアを深くする全ての材料を選択し
てもよい。上記実施例の量子井戸層は圧縮歪としたが、
引っ張り歪としてもよい。また、上記実施例では、単一
の量子井戸であるが、量子井戸を複数有する多重量子井
戸にも適用できる。さらに、単一量子井戸の場合、バリ
ア層として最も井戸が深くなる組成の材料を用いずに中
間の組成の材料を用いて、光の閉じ込め係数を大きくし
てもよい。
InGaAsP 層は3元の混晶基板上でなければ実現できな
い。
混晶基板を使用してその上に歪量子井戸構造を形成する
ようにしたので、従来の2元混晶基板では実現できない
深い量子井戸を形成し、井戸におけるサブバンド間のエ
ネルギー差を大きくして光半導体装置の性能を大幅に向
上できる。

Claims (3)
- 【請求項1】Inx Ga1-x As(0<x<1)の3元の混晶
の半導体結晶からなる基板と、 前記基板の上に形成され、前記Inx Ga1-x Asに格子定数
が整合したIII-V 族化合物であって、InP 基板に格子定
数が整合したIII-V 族化合物をバリア層として用いた場
合に対して深いポテンシャル井戸を形成する材料からな
る第1、第2のバリア層と、 前記第1のバリア層と前記第2のバリア層の間に形成さ
れ且つIny Ga1-y As(0<y<1)またはInGaAsP の材
料からなる歪量子井戸層をもつ歪量子井戸構造の活性層
とを有し、 前記基板および前記歪量子井戸構造は、利得が最大とな
る波長を1.2〜1.6μmとする材料からなることを
特徴とする光半導体装置。 - 【請求項2】前記第1、第2のバリア層の材料は、InGa
P 、InGaAsP 、InAlAs、AlInAsP 、AlGaInAsP のいずれ
かであることを特徴とする請求項1に記載の光半導体装
置。 - 【請求項3】前記第1のバリア層、前記第2のバリア層
と前記活性層とのそれぞれの間に挟まれ、前記第1のバ
リア層と前記第2のバリア層と実質的に同じ格子定数を
もち、且つ前記第1及び第2のバリア層のエネルギーバ
ンドギャップよりも相対的に小さいエネルギーバンドギ
ャップを有する材料よりなる第3、第4のバリア層をさ
らに有することを特徴とする請求項1又は請求項2に記
載の光半導体装置。
