【発明の効果】本願発明によるエッチング残留物の除去
方法を適用すれば、メタライズ(metallization)工程後
のエッチング残留物の除去水準を、ウェットケミカル方
法並みの水準に維持することが可能であるという効果が
ある。それと同時に、金属の腐食を防止することができ
るので、CD(Crack Defect亀裂欠陥)損失を防止でき
るという効果がある。
方法を適用すれば、メタライズ(metallization)工程後
のエッチング残留物の除去水準を、ウェットケミカル方
法並みの水準に維持することが可能であるという効果が
ある。それと同時に、金属の腐食を防止することができ
るので、CD(Crack Defect亀裂欠陥)損失を防止でき
るという効果がある。

Claims (1)
- 【請求項1】乾式エッチング後の半導体基板上における
エッチング残留物およびフォトレジストを除去する方法
において、上記乾式エッチングによって炭素とフッ素の少なくとも
一方を含むポリマーが形成され、 上記方法は、 上記半導体基板の周辺に、二酸化炭素と、ジメチルスル
ホキシド、ジメチルホルムアミド、フェンチドロン、酸
素ガスの中から選択した1以上のガス化合物とを含むド
ライケミカルを供給する工程と、温度及び圧力を制御して 上記ドライケミカルの状態を上
記ドライケミカルの臨界点以上に高めて上記エッチング
残留物および上記フォトレジストを除去する工程と、 からなることを特徴とするエッチング残留物除去方法。
