Description
【発明の詳細な説明】 (イ)産業上の利用分野 本発明は結晶系シリコン膜とアモルファス系シリコン
膜とを備えた光起電力装置に関する。

(ロ)従来の技術 この種光起電力装置は特開昭59−175170号公報に見ら
れるように既に公知であり、結晶系シリコン膜上にアモ
ルファス系シリコン膜を形成し、エネルギーギヤップの
大きいアモルファス系シリコン膜側から光照射を行なう
ことによって、入射光の短波長側の光損失を低減させ、
光電変換効率を高めている。

一般に、結晶系シリコンの形成にあっては、CVD法に
よる形成では650℃程度の基板温度が好適であり、少な
くとも300℃の基板温度が必要であるのに対し、アモル
ファス系シリコンの形成にあっては、逆に300℃以上の
基板温度では良好な膜が得られず200℃程度の低温の基
板温度とする必要がある。さらに、形成されたアモルフ
ァス系シリコン膜をその形成温度よりも高い温度に保持
すると、膜中欠陥密度の増大もしくは電気的特性の低下
といった膜質の劣化が生じる。斯かる膜質の劣化は、形
成温度よりも高い温度で保持されたことでアモルファス
系シリコン膜中に含まれる水素が移動或いは脱離し、膜
中のネットワークが変化したことに因り生じるものと考
えられる。このために、上述の公報における如く、結晶
系シリコン膜を先に形成し、後でアモルファス系シリコ
ン膜を形成するようにしている。

(ハ)発明が解決しようとする問題点 ところで、光起電力装置においては、その構造の1つ
として、ガラス等の透光性基板を用い、基板側から光入
射を行なうものであるが、斯る構造では、基板側からア
モルファス系シリコン及び結晶系シリコンをこの順に形
成することを要する。しかし乍ら、上述の如くこれらシ
リコンの形成時の基板温度の違いに鑑みて斯る構造をと
ることができなかった。

(ニ)問題点を解決するための手段 本発明は斯る点に鑑みてなされたものであり、透光性
基板上に、非晶質または微結晶のアモルファス系シリコ
ン膜と、単結晶または多結晶の結晶系シリコン膜とを、
この順序で形成されてなる光起電力装置において、上記
アモルファス系シリコン膜に、炭素、窒素または酸素の
うち少なくとも1つが添加されたことを特徴とする。
基板上に、非晶質または微結晶のアモルファス系シリコ
ン膜と、単結晶または多結晶の結晶系シリコン膜とを、
この順序で形成されてなる光起電力装置において、上記
アモルファス系シリコン膜に、炭素、窒素または酸素の
うち少なくとも1つが添加されたことを特徴とする。
(ホ)作用 アモルファス系シリコン膜に添加された炭素、窒素ま
たは酸素がアモルファス系シリコン膜の耐熱特性を高め
る。従って、このアモルファス系シリコン膜の次に形成
される、単結晶または多結晶の結晶系シリコン膜が、そ
のアモルファス系シリコン膜の形成温度よりも高い温度
で形成するものであっても、そのアモルファス系シリコ
ン膜に損傷を与えることなく、上記結晶系シリコン膜を
形成することができる。

C2H2等のC添加用ガス、N2,NH3等のN添加用ガスまたは
O2,NO、N2O等のO添加用ガスのうち少なくとも1つのガ
スを加えた状態の混合ガスを用いたプラズマCVD法や光C
VD法により形成される。

用いたプラズマCVD法や光CVD法により形成される。その
他、イオンビーム蒸着、クラスタイオンビーム蒸着、イ
オンプレーティング、イオンビームスパッタリング等に
よっても形成される。

以上のように、アモルファス系シリコン膜(3)にC,
NまたはOのうち少なくとも1つを添加したことによ
り,アモルファス系シリコン膜(3)の耐熱性が向上す
る。これは、C,NまたはOとSiとの間の結合エネルギー
がSiとSiとの間のそれよりも大きいため、アモルファス
系シリコン膜(3)にこれらの元素を添加することで膜
中の単原子当りの結合エネルギーの平均値が増大したこ
とに因るものと推測される。加えて、C,NまたはOとH
との間の結合エネルギーも、SiとHとの間のそれよりも
大きい。このため、アモルファス系シリコン膜(3)の
上に高温で結晶系シリコン膜(4)を形成しても、アモ
ルファス系シリコン膜(3)中に含まれる水素の移動或
いは脱離等が抑制され、これらの原因に因るものと考え
られる膜中欠陥密度の増大もしくは電気的特性の低下等
の膜質の劣化を低減することができ、従って、光起電力
装置としての特性を良好とし得る。

り,アモルファス系シリコン膜(3)の耐熱性が向上す
る。これは、C,NまたはOとSiとの間の結合エネルギー
がSiとSiとの間のそれよりも大きいため、アモルファス
系シリコン膜(3)にこれらの元素を添加することで膜
中の単原子当りの結合エネルギーの平均値が増大したこ
とに因るものと推測される。加えて、C,NまたはOとH
との間の結合エネルギーも、SiとHとの間のそれよりも
大きい。このため、アモルファス系シリコン膜(3)の
上に高温で結晶系シリコン膜(4)を形成しても、アモ
ルファス系シリコン膜(3)中に含まれる水素の移動或
いは脱離等が抑制され、これらの原因に因るものと考え
られる膜中欠陥密度の増大もしくは電気的特性の低下等
の膜質の劣化を低減することができ、従って、光起電力
装置としての特性を良好とし得る。
一例として、アモルファス系シリコン膜(3)を厚さ
0.1μmから成るp型のSi0.93N0.07とし、結晶系シリ
コン膜(4)を厚さ2μmのn型Siとした本実施例及び
Nを含まない外は上記本実施例と全く同一構造の比較例
とを用意し、100mw/cm2の強度のAM1光を基板(1)側か
ら照射した場合の光電変換効率を測定したところ、本実
施例では5.7%であるのに対し、比較例では4.8%と低い
ものであった。

コン膜(4)を厚さ2μmのn型Siとした本実施例及び
Nを含まない外は上記本実施例と全く同一構造の比較例
とを用意し、100mw/cm2の強度のAM1光を基板(1)側か
ら照射した場合の光電変換効率を測定したところ、本実
施例では5.7%であるのに対し、比較例では4.8%と低い
ものであった。
なお、C,NまたはOをアモルファス系シリコン膜
(3)を添加するに際し、あまり多く添加すると、アル
ファス系シリコン膜(3)の抵抗値が高くなり、光起電
力装置としての電流特性が劣化する。このため、Cの添
加率は60%以下、Nの添加率は20%以下またはOの添加
率は5%以下が好ましい。

状態で結晶系シリコン膜(16)を形成しても、第1光電
変換素子(10)の各層(11)(12)(13)及び第2光電
変換素子(14)のアモルファス系シリコン膜(15)の膜
質の劣化は抑制され、良好な出力特性を備えた光起電力
装置が得られる。
層(11)(12)(13)及び第2光電変換素子(14)のア
モルファス系シリコン膜(15)には、C、NまたはOの
うち少なくとも1つが添加され、耐熱性が高められてい
る。従って、基板(1)の上に膜を形成し、最後に高温
状態で結晶系シリコン膜(16)を形成しても、第1光電
変換素子(10)の各層(11)(12)(13)及び第2光電
変換素子(14)のアモルファス系シリコン膜(15)の膜
質の劣化は抑制され、良好な出力特性を備えた光起電力
装置が得られる。
本実施例では、基板(1)側から光入射がなされる
と、第1光電変換素子(10)にて短波長側の光を吸収
し、第2光電変換素子(14)で長波長側の光を吸収する
ことにより、光の吸収効果を高め、光電変換効率の向上
を図ることができる。

(ト)発明の効果 本発明によれば、アモルファスまたは微結晶のアモル
ファス系シリコンに炭素(C)、窒素(N)または酸素
(O)のうち少なくとも1つを添加したので、アモルフ
ァス系シリコン膜の耐熱性を高めることができる。従っ
て、アモルファス系シリコンの後からその形成温度より
も高い温度で単結晶または多結晶の結晶シリコンを形成
しても、アモルファス系シリコンの膜中欠陥密度の増大
或いは電気的特性の低下等の膜質の劣化といった熱的影
響を緩和でき、種々の構造の光起電力装置を製造するこ
とが可能となる。
ファス系シリコンに炭素(C)、窒素(N)または酸素
(O)のうち少なくとも1つを添加したので、アモルフ
ァス系シリコン膜の耐熱性を高めることができる。従っ
て、アモルファス系シリコンの後からその形成温度より
も高い温度で単結晶または多結晶の結晶シリコンを形成
しても、アモルファス系シリコンの膜中欠陥密度の増大
或いは電気的特性の低下等の膜質の劣化といった熱的影
響を緩和でき、種々の構造の光起電力装置を製造するこ
とが可能となる。

Claims (1)
- 【請求項1】透光性基板上に、非晶質または微結晶のア
モルファス系シリコン膜と、単結晶または多結晶の結晶
系シリコン膜とを、この順序で形成されてなる光起電力
装置において、上記アモルファス系シリコン膜に、炭
素、窒素または酸素のうち少なくとも1つが添加された
ことを特徴とする光起電力装置。
