Abstract
【解決手段】 実施形態の光電変換素子は、I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のp型化合物半導体層とn型化合物半導体層とがホモ接合した光電変換層と、透明電極と、光電変換層と透明電極の間のn型層上に平均1nm以上10nm以下の膜厚の中間層と、中間層と透明電極との間に窓層と、を備える。

Description
実施形態の光電変換素子は、I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のp型化合物半導体層とn型化合物半導体層とがホモ接合した光電変換層と、光電変換層のn型化合物半導体層上に形成された透明電極とを備え、I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のVI族にSeを含み、n型化合物半導体層の透明電極側にSがドープした領域がある。
以下、図面を参照しながら、第1実施形態について詳細に説明する。
図1の概念図に示す本実施形態に係る光電変換素子100は、基板1と、基板1上に下部電極2と、下部電極2上にp型化合物半導体層3aとn型化合物半導体層3bがホモ接合した光電変換層3と、光電変換層3上に透明電極5と、透明電極5上に上部電極6と、上部電極6上に反射防止膜7と、を備える薄膜型光電変換素子100である。光電変換層3のp型化合物半導体層3aは、光電変換層3の下部電極2側であり、n型化合物半導体層3bは光電変換層3の透明電極5側である。光電変換層3の透明電極5側には、Sドープ領域4がある。光電変換層3と透明電極5との間には、窓層8がある場合もある。光電変換素子100は具体的には、太陽電池が挙げられる。
実施形態の基板1としては、青板ガラスを用いることが望ましく、ステンレス、Ti又はCr等の金属板あるいはポリイミド等の樹脂を用いることもできる。
実施形態の下部電極2は、光電変換素子の電極であって、基板1上に形成された金属膜である。下部電極2としては、MoやW等の導電性の金属膜を用いることができる。その中でも、下部電極2には、Mo膜を用いることが望ましい。下部電極2は基板1にスパッタするなどして成膜することができる。下部電極2の膜厚は、例えば、100nm以上1000nm以下である。
実施形態の光電変換層3は、p型化合物半導体層3aとn型化合物半導体層3bがホモ接合した半導体層である。n型化合物半導体層3bの透明電極5側には、S(硫黄)がドープした層状のSドープ領域4がある。p型化合物半導体層3aは、光電変換層3の内、下部電極2側の領域にある層である。n型化合物半導体層3bは、光電変換層3の内、透明電極4側の領域にある層である。n型化合物半導体層3bは、p型であった光電変換層がn型化するなどした領域の層である。I族元素、III族元素とVI族元素を含む、例えばCIGSやCITといったカルコパイライト化合物を光電変換層3として用いることができる。カルコパイライト化合物の他に、ステナイト化合物やケステナイト化合物も光電変換層3として使用することができる。光電変換層3の化合物を化学式で表すと、Cu(AlwInxGa1−w−x)(SySezTe1−y−z)2、Cu2ZnSn(SySe1−y)4等が挙げられる。w、x、yとzは、それぞれ、0≦w<1、0≦x<1、0≦y<1、0≦z<1、w+x<1とy+z<1を満たす。
実施形態の透明電極5は太陽光のような光を透過し尚且つ導電性を有する膜である。透明電極5は、例えば、アルミナ(Al2O3)を2wt%含有したZnO:Al或いはジボランからのBをドーパントとしたZnO:Bを用いることができる。なお、透明電極5と光電変換層3との間には、窓層8を設けてもよい。
実施形態の窓層8は、透明電極5と光電変換層3との間に設けられた、i型の高抵抗(半絶縁)層である。窓層8は、ZnO、MgO、(ZnaMg1−a)O、InGabZnaOc、SnO、InSndOc、TiO2とZrO2のうちのいずれかの化合物を含む又は前記1種乃至複数種の化合物からなる層である。a、b、cとdは、それぞれ、0<a<1、0<b<1、0<c<1と0<d<1を満たすことが好ましい。高抵抗な層を、透明電極5と光電変換層3との間に設けることで、n型化合物半導体層3bから透明電極5へのリーク電流を減らし、変換効率を向上させる利点がある。窓層8を構成する化合物は、高抵抗な化合物が含まれるため、窓層8は、厚すぎるのは好ましくない。また、窓層8の膜厚が薄すぎると、リーク電流を減らす効果が実質的になくなってしまう。そこで、窓層8の好適な膜厚は、平均で5nm以上100nm以下である。
実施形態の上部電極6は、光電変換素子の電極であって、透明電極5上に形成された金属膜である。上部電極6としては、AlやNi等の導電性の金属膜を用いることができる。上部電極6の膜厚は、例えば、100nm以上2000nm以下である。なお、透明電極5のシート抵抗が低く、その直列抵抗が光電変換層3の微分抵抗に対して無視出来るほど小さい場合等には、上部電極6を省略することができる。
実施形態の反射防止膜7は、光電変換層3へ光を導入しやすくするための膜であって、透明電極5上に形成されていることが好ましい。反射防止膜7としては、例えば、MgF2を用いることが望ましい。
実施形態の光電変換素子は、I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のp型化合物半導体層とn型化合物半導体層とがホモ接合した光電変換層と、n型化合物半導体層上に平均膜厚が1nm以上10nm以下の0<α<1、0<β<1、0<γ<1、0<δ<2、0<ε<4とβ+γ<1を満たすZnS、Zn(OαS1−α)、(ZnβMg1−β)(OαS1−α)、(ZnβCdγMg1−β−γ)(OαS1−α)、CdS、Cd(OαS1−α)、(CdβMg1−β)S、(CdβMg1−β)(OαS1−α)In2S3、In2(OαS1−α)、CaS、Ca(OαS1−α)、SrS、Sr(OαS1−α)、ZnSe、ZnIn2−δSe4−ε、ZnTe、CdTeとSiのいずれかの化合物を含む中間層と、中間層上に透明電極とを備える。
以下、図面を参照しながら、第2実施形態について詳細に説明する。
図2の概念図に示す本実施形態に係る光電変換素子200は、基板1と、基板1上に下部電極2と、下部電極2上にp型化合物半導体層3aとn型化合物半導体層3bがホモ接合した光電変換層3と、光電変換層3上に第1の中間層9と、第1の中間層9上に透明電極5と、透明電極5上に上部電極6と反射防止膜7と、を備える薄膜型光電変換素子200である。光電変換素子200は具体的には、太陽電池が挙げられる。
実施形態の第1の中間層9は、光電変換層3と透明電極5との間に備えられた化合物薄膜層である。第1の中間層9は、ZnS、Zn(OαS1−α)、(ZnβMg1−β)(OαS1−α)、(ZnβCdγMg1−β−γ)(OαS1−α)、CdS、Cd(OαS1−α)、(CdβMg1−β)S、(CdβMg1−β)(OαS1−α)In2S3、In2(OαS1−α)、CaS、Ca(OαS1−α)、SrS、Sr(OαS1−α)、ZnSe、ZnIn2−δSe4−ε、ZnTe、CdTeとSi(α、β、γ、δとεは、それぞれ、0<α<1、0<β<1、0<γ<1、0<δ<2、0<ε<4とβ+γ<1を満たすことが好ましい。)のいずれかの化合物を含む又は前記1種乃至複数種の化合物からなる薄膜である。第1の中間層9は、透明電極5側のn型化合物半導体層3bの面のすべてを覆っていない形態でもよい。例えば、透明電極5側のn型化合物半導体層3bの面の50%を覆っていればよい。環境問題の観点から、第1の中間層9はCdを含まない化合物を用いると好ましい。第1の中間層9の体積抵抗率は、1Ωcm以上であるとp型光電変換層内に存在する可能性のある低抵抗成分由来のリーク電流を押さえることが可能になるという利点がある。なお、Sを含む第1の中間層9を形成することによって、第1の中間層9に含まれるSをn型化合物半導体層3bにドープすることができる。
変換効率向上の観点から、第1の中間層9の平均膜厚は、1nm以上10nm以下が好ましい。第1の中間層9の平均膜厚は、光電変換素子の断面画像から求める。光電変換層3がヘテロ接合型の場合、バッファー層として例えば50nmといった数十nm以上の厚さのCdS層が必要であるが、第1の中間層9はこれよりも薄い膜をn型化合物半導体層3b上に備える。ヘテロ接合型の光電変換層を有する光電変換素子の場合、実施形態の第1の中間層9の膜厚と同程度にすると変換効率が低下するため好ましくない。
第2実施形態の窓層8は、第1の中間層9と透明電極5との間にあること以外は、第1実施形態と共通する。第2実施形態の窓層8は、第1の中間層9と透明電極5のリーク電流を低減し、変換効率向上に寄与する。
実施形態の光電変換素子は、I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のp型化合物半導体層とn型化合物半導体層とがホモ接合した光電変換層と、透明電極と、光電変換層と透明電極の間のn型層上に平均1nm以上10nm以下の膜厚の中間層と、中間層と透明電極との間に窓層と、を備える。
以下、図面を参照しながら、第3実施形態について詳細に説明する。
図3の概念図に示す本実施形態に係る光電変換素子300は、基板1と、基板1上に下部電極2と、下部電極2上にp型化合物半導体層3aとn型化合物半導体層3bがホモ接合した光電変換層3と、光電変換層3上に第2の中間層9と、第2の中間層10上に窓層8と、窓層8上に透明電極5と、透明電極5上に上部電極6と反射防止膜7と、を備える薄膜型光電変換素子300である。光電変換素子300は具体的には、太陽電池が挙げられる。
実施形態の第2の中間層10は、光電変換層3と窓層8との間に備えられた化合物薄膜層である。第2の中間層10は、ZnS、Zn(OαS1−α)、(ZnβMg1−β)(OαS1−α)、(ZnβCdγMg1−β−γ)(OαS1−α)、CdS、Cd(OαS1−α)、(CdβMg1−β)S、(CdβMg1−β)(OαS1−α)In2S3、In2(OαS1−α)、CaS、Ca(OαS1−α)、SrS、Sr(OαS1−α)、ZnSe、ZnIn2−δSe4−ε、ZnTe、CdTeとSiのいずれかの化合物を含む又は前記1種乃至複数種の化合物からなる薄膜である。α、β、γ、δとεは、それぞれ、0<α<1、0<β<1、0<γ<1、0<δ<2、0<ε<4とβ+γ<1を満たすことが好ましい。第2の中間層10は、透明電極5側のn型化合物半導体層の面のすべてを覆っていない形態でもよい。例えば、透明電極5側のn型化合物半導体層3bの面の50%を覆っていればよい。
縦25mm×横12.5mm×厚さ1.8mmの青板ガラス上にMo単体から構成される膜状の下部電極をAr気流中スパッタにより青板ガラス上に形成した。下部電極の膜厚は500nm程度とする。青板ガラス上のMo下部電極上に任意の割合でCu、In、Ga、Seを蒸着法により製膜を行った。膜厚は2200nm程度とする。これに浸漬法によりnドーパントとしてCdをドープし、n型半導体層n−CIGSを形成した。Cdのドーピングには、0.08mMの硫酸カドミウム溶液を用い、80℃で22分間撹拌して行った。ドーピング後、水洗いと乾燥を行った。次に浸漬法によりSをドーピングする。Sドーピングには、50mMのチオウレア−2.5%アンモニア溶液を用いた。Sドーピング溶液は80℃で22分間撹拌しながらn−CIGS面へドーピング処理を行い、Sドープ領域を形成した。Sドーピング後、水洗いと乾燥を行った。Sドーピング後、n層側の光電変換層上に、窓層として、i−ZnOを50nm程度形成した。窓層形成の後ZnO:Bを窓層上に1000nm程度形成した。透明電極上に反射防止膜として、MgF2を100nm程度、上部電極としてAlを220nm程度製膜した。これにより実施形態の光電変換素子を得た。
Sドーピングの処理を行わないこと以外は、実施例1と同様に光電変換素子を作成した。
各光電変換素子の変換効率(ε=Voc・Jsc・FF/P・100[%]、Voc:開放電圧、Jsc:短絡電流密度、FF:出力因子、P:入射パワー密度を)を下記表に示す。
縦25mm×横12.5mm×厚さ1.8mmのソーダライムガラスよりなる基板上にMo単体から構成されるターゲットを用いAr気流中にてスパッタリングを行なってMoよりなるp電極を形成した。p電極の厚さは500nmとした。ソーダライムガラス上のp電極上にCIGS光電変換層を分子エピタキシー法で形成した。光電変換層の膜厚は2μmとした。続いて浸漬法によりZnをCIGS光電変換層に拡散させ、第1の中間層及び透明電極を形成する側の表面をn型化する。n型化した領域は、光電変換層の表面から、深部に向かって、300nmの領域までであった。更に、化学液相成長法でZn(O,S)よりなる第1の中間層をn型化した領域上に平均膜厚が2nmになるように形成した。更に、中間層上にAr気流中でスパッタリングをして、窓層として(Zn,Mg)Oを、窓層上に透明電極として(Zn,Mg)O:Alを形成した。その後、Alよりなるn電極、MgF2よりなる反射防止膜を形成することで、実施形態の太陽電池を得た。
第1の中間層の平均膜厚を4nmとしたこと以外は実施例2−1と同様に太陽電池を作成した。
第1の中間層の平均膜厚を6nmとしたこと以外は実施例2−1と同様に太陽電池を作成した。
第1の中間層の平均膜厚を8nmとしたこと以外は実施例2−1と同様に太陽電池を作成した。
第1の中間層の平均膜厚を10nmとしたこと以外は実施例2−1と同様に太陽電池を作成した。
第1の中間層に(Zn,Mg)Oを用いたこと以外は実施例2−1と同様に太陽電池を作成した。
第1の中間層の平均膜厚を4nmとしたこと以外は実施例2−6と同様に太陽電池を作成した。
第1の中間層の平均膜厚を6nmとしたこと以外は実施例2−6と同様に太陽電池を作成した。

光電変換層のn型化を行わず、光電変換層上に化学液相成長法でCdSを30nm堆積して、ヘテロ接合型の光電変換素子を作成したこと以外は実施例2−1と同様に太陽電池を作成した。
CdSの平均膜厚を50nmとしたこと以外は比較例2−4と同様に太陽電池を作成した。
CdSの平均膜厚を70nmとしたこと以外は比較例2−4と同様に光電変換素子を作成した。
各太陽電池の変換効率(ε=Voc・Jsc・FF/P・100[%])を図5に示す。図5中では比較例2−1の第1の中間層なしを基準にして、各実施例、比較例、参考例の変換効率をグラフで示している。
変換効率は室温においてAM1.5の光源を用いたソーラーシミュレータを用い、プローバーを用いて評価している。
図6に示す実施例3−1の光電変換素子は、図3の光電変換素子を具体化した例である。基板には、ガラス上にスパッタ法で下部電極のMo電極(膜厚500nm)を成膜した基板を用いた。p層のCu(In0.7Ga0.3(S0.05Se0.95)2層は、スバッタ法でCu(In0.7Ga0.3)を成膜後、セレン化法と硫化法で所望の組成に調整して形成した。p層のn型化は、CBD法で行い、n型不純物にはCdを用いた。n層の膜厚に相当するn型不純物の拡散長は、SIMS分析から、70nmであった。n層上に、CBD法を用い、平均膜厚2nmになるように、第2の中間層層のCdS層を形成した。更に、第2の中間層上に、スピンコート法で、平均膜厚25nmとなるように、窓層のZnO層を成膜した。その後、スパッタ法で透明電極のZnO:Al層を形成した。反射防止膜は図示していない。実施例の光電変換素子が図3の光電変換素子と異なるのは、集電極のAl電極が無く、代わりに、ガラス上に成膜した光電変換素子をスクライブで素子分離し、透明電極と隣接素子のMo電極と短絡させて直列接続している点である。接続数は20個である。
第2の中間層を省略したこと以外は、実施例3−1と同様に光電変換素子を作製した。実施例3−1と同様に擬似太陽光を照射したところ、比較例3−1の開放電圧が12.4Vであり変換効率が16%であった。第2の中間層の有無で、開放電圧と変換効率に差異があり、第2の中間層によって、これらの差異が生じたと考えられる。
実施例3−2は、図3の光電変換素子を具体化した例である。基板には、ガラス上にスバッタ法で下部電極のMo電極(膜厚500nm)を成膜した基板を用いた。p層のCu2ZnSnS4層は、スパッタ法でCuZnSnを成膜後、硫化法で所望の組成に調整して形成した。p層のn型化は、CBD法で行い、n型不純物にはCdを用いた。n層の膜厚に相当するn型不純物の拡散長は、SIMS分析から、l00nmであった。n層上に、CBD法を用い、平均膜厚2nmになるように、第2の中間層のZnS層を形成した。更に、第2の中間層上に、スピンコート法で、平均膜厚20nmとなるように、窓層のZnO層を成膜した。その後、スパッタ法で透明電極のZnO:Al層を形成した。反射防止模は図示していない。実施例3−2の光電変換素子が図5の光電変換素子と異なるのは、集電極のAl電極が無く、代わって、ガラス上に成膜した光電変換素子をスクライブで素子分離し、透明電極と隣接素子のMo電極と短絡させて直列接続している点である。接続数は20個である。
第2の中間層を省略したこと以外は、実施例3−2と同様に光電変換素子を作製した。実施例3−1と同様に擬似太陽光を照射したところ、比較例3−2の開放電圧が11.2Vであり変換効率が10%であった。第2の中間層の有無で、開放電圧と変換効率に差異があり、第2の中間層によって、これらの差異が生じたと考えられる。
第2の中間層にZnSを用いたこと以外は、実施例3−1と同様に光電変換素子を作製した。実施例3−1と同様に、開放電圧及び変換効率を測定したところ、それぞれ14Vで18.5%であった。
第2の中間層にIn2S3を用いたこと以外は、実施例3−1と同様に光電変換素子を作製した。実施例3−1と同様に、開放電圧及び変換効率を測定したところ、それぞれ13.5Vで17.7%であった。
実施例3−1の第2の中間層の平均膜厚を5nm、8nm、10nm、15nm、50nmとなるように、CBDの反応時間を調整し、同様に複数の光電変換素子を作製した。作製した光電変換素子、実施例3−1と比較例3−1の開放電圧、変換効率を表2にまとめて示す。
実施例3−1の第2の中間層の平均膜厚を2nmとなるように、CBDの反応時間を調整し、窓層の平均膜厚を0nm(無し)、2nm、5nm、10nm、25nm、50nm、100nm、200nmとなるように、スピンコートの回転数と溶液濃度を調整して、同様に複数の光電変換素子を作製した。作製した光電変換素子の開放電圧、曲線因子、変換効率を表3にまとめて示す。出力因子と変換効率は室温においてAM1.5の光源を用いたソーラーシミュレータを用い、プローバーを用いて評価している。
以上、本発明の実施形態を説明したが、本発明は上記実施形態そのままに限定解釈されるものではなく、実施段階ではその要旨を逸脱しない範囲で構成要素を変形して具体化できる。また、上記実施形態に開示されている複数の構成要素の適宜な組み合わせにより種々の発明を形成することができる。例えば、変形例の様に異なる実施形態にわたる構成要素を適宜組み合わせても良い

- I−III−VI2族化合物もしくはI2−II−IV−VI4族化合物のp型化合物半導体層とn型化合物半導体層とがホモ接合した光電変換層と、
前記n型化合物半導体層上に平均膜厚が1nm以上10nm以下の0<α<1、0<β<1、0<γ<1、0<δ<2、0<ε<4とβ+γ<1を満たすZnS、Zn(OαS1−α)、(ZnβMg1−β)(OαS1−α)、(ZnβCdγMg1−β−γ)(OαS1−α)、CdS、Cd(OαS1−α)、(CdβMg1−β)S、(CdβMg1−β)(OαS1−α)In2S3、In2(OαS1−α)、CaS、Ca(OαS1−α)、SrS、Sr(OαS1−α)、ZnSe、ZnIn2−δSe4−ε、ZnTe、CdTeとSiのいずれかの化合物を含む中間層と、
前記中間層上に透明電極とを備えたことを特徴とする光電変換素子。 - 前記中間層の体積抵抗率は1Ωcm以上であることを特徴とする請求項11に記載の光電変換素子。
- 前記中間層は、前記透明電極側の前記n型化合物半導体層の面の50%以上を覆うことを特徴とする請求項11又は12に記載の光電変換素子。
- 請求項1乃至請求項13のいずれか1項に記載の光電変換素子を用いてなる太陽電池。
