Abstract
【解決手段】弾性化剤としてセルロース系化合物を含有させることにより、研磨布の表面処理後の圧縮変形量を処理前の2倍以内とした、湿式凝固法によるポリウレタン樹脂シートを研磨布に用いる。

Description
第1の解決手段は、湿式凝固法により形成した樹脂シートを備え、研磨面の表面処理後の圧縮変形量が該処理前の2倍以内である研磨布を構成としたものである。
(作用)
上記第1の課題解決手段による作用は、研磨加工時の加工加圧による研磨布の変形を抑制できる。特に、被研磨物の端部における研磨加工による形状異常である端部ダレを抑えることができる。
[圧縮変形量の測定法]
研磨布の表面に異なる荷重をかけ、その荷重の変化による、研磨布の厚みの差を圧縮変形量とした。具体的には、研磨布の表面に荷重300g/cm2を掛けたときの研磨布の厚み(T1)と荷重1800g/cm2を掛けたときの研磨布の厚み(T2)の差(T1−T2)である。
<実施例1>
ポリエステル−ポリウレタン共重合体をメチルエチルケトンで希釈して固形分45%に調整し、ポリエステルシート上に、ナイフコーターでクリアランス0.12mmにて塗布した。その後、100℃で10分間乾燥し、ポリエステルシート上にポリウレタンとの密着性の高い約40μmの熱可塑性層を形成したシート基材を得た。
<実施例2>
実施例2では、発泡用溶液に、酢酸酪酸セルロース化合物を30質量%含有するジメチルホルムアミド分散液3.1質量部を配合した以外は、実施例1と同様にした。
<実施例3>
実施例3では、発泡用溶液に、酢酸酪酸セルロース化合物を30質量%含有するジメチルホルムアミド分散液5.3質量部を配合した以外は、実施例1と同様にした。
<実施例4>
実施例2で得られたバフィング処理前の研磨布を実施例4の研磨布とした。
<比較例1>
比較例1では、発泡用溶液にセルロース系化合物を配合しなかった以外は、実施例1と同様にした。
<比較例2>
比較例2では、発泡用溶液に、酢酸酪酸セルロース化合物を30質量%含有するジメチルホルムアミド分散液0.5質量部を配合した以外は、実施例1と同様にした。
<比較例3>
比較例3では、発泡用溶液に、酢酸酪酸セルロース化合物を30質量%含有するジメチルホルムアミド分散液5.8質量部を配合した以外は、実施例1と同様にした。
研磨後基板の端部形状は、Zygo社製NewView200にてロール・オフ値(Rf)を測定し、次の基準で評価した。
○:Rf<5nm
△:5nm≦Rf≦10nm
×:10nm<Rf
表1に示すように、バフィング処理後の圧縮変形量がバフィング処理前の2倍以下である研磨布では、被研磨物であるディスク基板の端部のダレは少ない。さらにセルロース系化合物の配合量を一定量以下とすることより研磨布表面の平坦性も保つことができる。
Claims (4)
- 湿式凝固法により形成した樹脂シートを備え、研磨面の表面処理後の圧縮変形量が該処理前の2倍以内である研磨布。
- 該樹脂シートが、低弾性化剤を含有することを特徴とする請求項1に記載の研磨布。
- 該低弾性化剤がセルロース系化合物であることを特徴とする請求項2に記載の研磨布。
- 該セルロース系化合物の含有量が、前記湿式凝固法における、凝固成分を水混和性の有機溶剤に溶解させた発泡用溶液の固形分全量に対して0.7〜4.7質量%の範囲内であることを特徴とする請求項3に記載の研磨布。
