Claims (4)
- 半導体チップの電極接合を、接着剤及び半田用フラックスの塗布及び窒素雰囲気中での硬化により行うことを特徴とする半導体チップ電極接合方法。
- 半導体チップの電極に接着剤及び半田用フラックスを同時に塗布し、窒素雰囲気中にて硬化プロセスを施すことを特徴とする半導体チップ電極接合方法。
- 半導体チップの電極に、半田用フラックスを混ぜた接着剤を塗布し、窒素雰囲気中にて硬化プロセスを施すことを特徴とする半導体チップ電極接合方法。
- 前記塗布及び硬化後に、半導体チップ及びその接合電極をゲルまたは樹脂により封止する請求項1ないし3のいずれかに記載の半導体チップ電極接合方法。
