Abstract
Description
一般的に言えば、光変調器は、それらを通過する光の強度および/または位相を変更できる装置である。電圧を印加されることによって、大部分の光変調器は変調を行う。最新の光変調器は、光通信、ディスプレイ、測定、検出、およびリソグラフィなどの広範囲にわたる用途を有している。ファブリーペロー型光変調器およびブラッグ型光変調器などの多くの最新の光変調器は、半導体薄膜ヘテロ構造によって作製される。
ある材料は、特定の波長に対して不透明である。というのは、この材料内の特定の機構によってその特定の波長の光子が材料に吸収されるからである。この吸収は、いずれ光吸収機構の低下または飽和を誘発する。したがって、これにより、材料が特定の波長に対して透過的になる。この過程はフォトブリーチングと呼ばれている。大部分の有機物はフォトブリーチングされる。例えば、長期間日光に暴露されると髪の色は褪せる。
[光変調]
ナノ粒子は、直径1nm〜100nmの範囲の粒子として漠然と定義されている。それらは、この20年間研究の焦点となっているに過ぎないので、それらは、量子ドット、量子球、量子微結晶、ナノ結晶、微小結晶、コロイド粒子、ナノ粒子、ナノクラスタ、Q粒子、または人工原子などの様々な名前をもっている。また、それらは、球体、立方体、棒状、正方晶、単一壁型または複数壁型ナノチューブ等の様々な形状をもっている。
・フランツ・ケルディッシュ効果。図2aの点線で示すように、電界が半導体の有効バンドギャップを変える。
・励起子効果。または、ナノ結晶の場合、量子閉じ込めシュタルク効果。励起子が電子と正孔の間のクーロン相互作用から生じるので、図2bの点線に示すように、外部電界が励起子エネルギーのレベルをシフトする、または解離することさえある。
・バンドフィリング。伝導帯の一番下に電子を充填する、または価電子帯の一番上に正孔を充填する、あるいはその両方により、吸収を抑制することができる。
・強閉じ込め状態のナノ粒子の場合、電子レベルおよび正孔レベルの量子化は、形状、サイズ、溶媒、および外部電界などの境界条件に強く依存する。したがって、図1cの点線に示すように、外部電界を変化させることによりを電子構造が変更され、これにより、ナノ粒子の吸光率を変えることができる。
・吸収端は、上記の式(1)および(2)で定性的に示したように、粒子サイズを調整することによってほぼ連続的に調整可能である。したがって、所与の用途向けの材料の選択幅がはるかに広くなっている。
・閉じ込められた空間のために、電子と正孔が直接再結合(光子が放出される発光プロセス)する確率がはるかに低下する。ナノ粒子の空間寸法が小さいので、粒子間相互作用において運動量保存を破ることができる。運動量保存を取り除くこと、および電子と正孔の波動関数の増加した重なりをふくむことは、オージェ再結合などの非発光性多粒子プロセスをより起こりやすくする。励起子は、光子よりもむしろフォノンを介して再結合する。この非発光性再結合は、デバイスから放出される「迷光」が少ないので、変調器などのいくつかの光デバイスをより効率的にすることができる。
・ナノ粒子の取扱いおよび処理は、薄膜成長よりも経済的であることがある。例えば、GaAsでは、量子閉じ込めによって励起子エネルギーを増強するために、有機金属気相成長法(MOCVD)または分子線エピタキシ(MBE)による多重量子井戸(MQW)の製造、および最適化が採用される。これらの処理は、高価で複雑である。さらに、現在、全ての半導体をMQWにすることができるわけではない。適切な基板、成長条件、サーマルバジェット、および歪みのような問題は、デバイスの最終的な性能を制限することがある。ナノ粒子は、文字通りいかなる基板上にも、化学的な方法によって合成し集合させることができる。これらの化学的プロセスは、MOCVDおよびMBEよりも潜在的により安価で許容範囲が広い。ナノ粒子は、歪みを全くまたはほとんど生じさせず、したがって、薄膜ヘテロ構造に伴う複雑さを軽減する。さらに、場合によっては、より多くの種類の半導体をナノ粒子の形で作製できる。最後に、バルク状の半導体を使用することは、所与の光子波長で動作する限定された数の材料から選択しなければならず、材料の選択を制限することがある。例えば、UV波長で使用するのには、SiおよびGaAsなどのいくつかの材料は望ましくないことがある。というのは、それらのバンドギャップが小さ過ぎるからである。しかし、例えばGaAsナノ粒子を単に十分に小さくするだけで、場合によっては、UVに適用するためのGaAsナノ粒子を作製することができる。
ある光子エネルギーに対応する全ての電子・正孔対が励起されて励起子を形成する場合、それ以上の吸収は生じることができず、その材料は「ブリーチングされる」。したがって、半導体はブリーチング可能な材料である。
・大部分の半導体は、比較的低コストでナノ粒子へと製作することができる。異なる半導体の異なるバンドギャップは、遠赤外から紫外までカバーすることができる。例えば、GaAs は赤外光に、AlGaAsおよびInGaNは可視光に、AlGaNおよびMgZnOは紫外光に使用することができる。193nmおよび157nmのUVフォトリソグラフィのような用途にさえ、MgZnOなどの適切な材料系が存在する。
・適用するのが容易である。ナノ粒子は、異なる形状を有する薄膜またはバルクへと形成するのが容易である。したがって、光学用途の総コストが削減される。
・ナノ粒子のサイズを変えることによってナノ粒子の吸収端を調整することができる。これは、設計に別の自由度および単純さを加える。例えば、UVフォトリソグラフィを適用する場合、異なる粒子サイズを有してさえいれば、同じCEMが365nmや248nm、193nmにおいてさえ機能することができる。
・ナノ粒子内の電子状態は、粒子内部で非常に局所化している。したがって、ナノ粒子の集合体は、高い空間周波数によって配光を行う。
・緩和時間は、ある種の処置をとるならば、ピコ秒〜数秒で操作できる。それは、大部分の光学用途に必要な時間尺度をカバーしている。その一例は、非特許文献6に示されている。そこでは、表面が不動態化された材料が、1ナノ秒よりも短い時間で緩和した。もう一方の極端な一例は、非特許文献7で見ることができる。この論文中、ZnOナノ結晶では、緩和時間が数分から数日まで変化することが実証されている。
