図を参照しながら、いくつかの積層ダイ構造を示す。例えば、図１は積層構造を示しており、２０と２２で示される本発明の接着剤を使用して、装置３および装置５が基板１にマウントされている。本発明の接着剤中における、有機スペーサーの存在により、アセンブリーのすべての寸法にわたって、接着剤が実質上一定の接着剤ライン（ボンドライン）を維持していることに注目されたい。ワイヤボンド１１は、装置３を基板１に電気的に接続し、ワイヤボンド１３は装置５を基板１に電気的に接続する。図１に示された実施形態は、装置５は装置３より大きさがより小さい。半田バンプ１０は、基板１の下に配置されている。当業者が容易に理解するように、装置５の上に追加の装置をマウントすることができるかもしれないし、そのために、さらに高密度製品を提供できる。
さらに異なる例として、図３はフリップチップが基板１として役立つ積層アセンブリの例であり、装置の残りとの電気的接続を半田バンプ１０を通して行っている。アセンブリの残り部分は、例えば、図１、２にしめしたように種々の方法で作製することができ、簡単のために、装置３、５として図１で示したのと同じ形のものを示した。

Claims (1)

  1. 積層配置で基板および基板に置かれた複数の半導体ダイを含むアセンブリーであって、請求項１の接着剤組成物の硬化部材によって各半導体ダイが、基板または異なるダイに接着されているアセンブリー。
